Description
The present invention relates to a method and an apparatus for removing unnecessary substances coated on the back surface or the like of the outer periphery of a wafer.
Thus, for example, in Patent Document 1 (Japanese Patent Laid-Open No. 10-189515), plasma gas is sprayed on the back surface of the outer peripheral portion of the wafer, and unnecessary deposits are removed by etching.
In the conventional apparatus such as the above publication, a reactive gas activated by plasma or the like is blown perpendicularly to the outer peripheral portion of the wafer, and the reactive gas is discharged in a direction away from the wafer as soon as it hits the wafer. Is done. For this reason, the contact time with the wafer is short, and it is difficult and efficient to ensure a sufficient reaction.
The present invention has been made to solve the above problems,
A method for removing unwanted material coated on the outer periphery of a wafer,
The reactive gas blowing nozzle for removing unnecessary substances is directed from the nozzle to the outer periphery of the wafer substantially in the circumferential direction of the wafer (tangential direction at the processing position).
The present invention also provides:
An apparatus for removing unnecessary materials coated on the outer periphery of a wafer,
A blowing nozzle that blows out a reactive gas for removing unnecessary substances, and the blowing direction of the blowing nozzle is substantially the circumferential direction of the annular surface in the vicinity of the annular surface on which the outer peripheral portion of the wafer is to be positioned (processed) It is characterized by being arranged so as to face the tangential direction at the position.
Accordingly, the reactive gas can flow along the outer periphery of the wafer, the time for the reactive gas to contact the outer periphery of the wafer can be increased, and the reaction efficiency can be improved.
In the case of mainly removing unnecessary materials on the back surface of the wafer, it is desirable that the blowing nozzle is disposed on the back side of the annular surface (and thus on the back side of the wafer).
It is desirable that a tip end portion (blowout shaft) of the blowout nozzle is inclined toward the annular surface. Thereby, the reactive gas can be reliably applied to the wafer.
It is desirable that a tip end portion (blowout shaft) of the blowout nozzle is inclined inward in the radial direction of the annular surface. Thereby, it is possible to prevent the reactive gas from flowing to the front side of the wafer and to prevent the front side from being damaged.
Of course, the front end portion (blowout shaft) of the blowout nozzle may be directed straight in the circumferential direction (tangential direction) of the wafer.
It is preferable to further include a suction nozzle (exhaust nozzle) for sucking the treated gas.
It is preferable that the suction nozzle is disposed so as to face the blowing nozzle substantially along the circumferential direction (tangential direction) of the annular surface.
Accordingly, the flow direction of the reactive gas can be controlled to be surely along the circumferential direction of the wafer, and the reactive gas can be reliably prevented from reaching a portion that should not be processed. The gas (including reaction by-products such as particles) blown from the blow nozzle in a substantially tangential direction and reacted after the reaction flows almost straight along the tangential direction of the wafer, and is sucked by the suction nozzle. It is possible to evacuate and prevent particles from accumulating on the wafer.
When the blowing nozzle is disposed on the back side of the annular surface, the suction nozzle is also disposed on the back side. In this case, it is desirable that the tip end portion (suction shaft) of the suction nozzle is inclined toward the annular surface. Thereby, the reactive gas flowing along the wafer can be reliably sucked.
The tip (suction axis) of the suction nozzle may be directed straight in the circumferential direction (tangential direction) of the wafer so as to be aligned with the tip (blowing axis) of the blowing nozzle.
The suction shaft at the tip of the suction nozzle is arranged from the outside of the annular surface on which the outer periphery of the wafer is to be arranged to the inside of the radius of the annular surface so as to be substantially orthogonal to the blow axis of the tip of the blow nozzle. May be.
As a result, the gas (including reaction by-products such as particles) that has been blown from the blow-out nozzle and has been processed after the reaction can be quickly drawn out of the radius from the wafer, and can be sucked and exhausted. It is possible to prevent particles from being deposited on the surface.
The suction shaft at the tip of the suction nozzle may be arranged so as to face the annular surface on the side opposite to the side where the tip of the blowing nozzle is disposed across the annular surface on which the outer periphery of the wafer is to be disposed. Good.
As a result, the gas blown from the blow nozzle can flow from the blow nozzle arrangement surface on the outer periphery of the wafer through the outer end surface to the suction nozzle arrangement surface, thereby reliably removing unnecessary films on the outer end surface of the wafer. be able to. Then, the processed gas (including reaction by-products such as particles) can be sucked into the suction nozzle and exhausted, thereby preventing particles from being deposited on the wafer.
It is preferable that the diameter of the suction nozzle is larger than the diameter of the blowing nozzle.
It is preferable that the suction nozzle has a diameter 2 to 5 times that of the blowout nozzle.
The diameter of the blowing nozzle is preferably about 1 to 3 mm, for example. On the other hand, the diameter of the suction nozzle is preferably about 2 to 15 mm, for example.
Thereby, it is possible to suppress the diffusion of the processed gas and the reaction by-product, and the gas can be reliably sucked into the suction port and exhausted.
It is desirable to provide a rotating means for rotating the wafer relative to the blowing nozzle in the circumferential direction. It is desirable to orient this relative rotational direction in the forward direction from the blowing nozzle to the suction nozzle.
It is desirable to provide a radiant heater that irradiates radiant heat locally between the blowing nozzle and the suction nozzle on the annular surface.
Thus, the reactive gas can be brought into contact while locally heating the outer peripheral portion of the wafer located between the blowing nozzle and the suction nozzle. This is effective in removing a film (for example, an organic film such as a photoresist) whose etching rate increases as the temperature increases. Since it is local heating, it can prevent thru | or suppress even the site | part which should not be processed. Further, since heating can be performed without contact, the generation of particles can be reliably prevented.
The radiant heater is preferably a laser heater.
When an organic film such as a photoresist is to be removed, ozone is suitable as the reactive gas. For the generation of ozone gas, an ozonizer or an oxygen plasma may be used. When ozone is used, it is desirable to provide a cooling means for the blowing nozzle. Thereby, ozone can be maintained at low temperature and a lifetime can be extended, and reaction efficiency can be ensured. As the cooling means for the blowout nozzle, for example, a cooling path is formed in a nozzle holding member that holds the blowout nozzle, and a cooling medium such as cooling water is passed through this cooling path. The temperature of the cooling medium may be about room temperature. The nozzle holding member is preferably formed of a material with good heat conductivity (for example, aluminum).
It is desirable that the local radiation position of the radiant heater is biased toward the blowing nozzle between the blowing nozzle and the suction nozzle.
In this way, each processing point on the outer periphery of the wafer can be radiantly heated as soon as the reactive gas from the blowout nozzle hits, and the remaining heat maintains the high temperature throughout most of the period where the reactive gas continues to hit. And the processing efficiency can be improved more reliably.
The direction of wafer rotation may be reversed. In this case, the local radiation position of the radiant heater may be biased toward the suction nozzle side between the blowout nozzle and the suction nozzle.
The distance between the blowing nozzle and the suction nozzle is preferably set as appropriate in consideration of the rotational speed of the rotating means, the heating capability of the radiant heater, and the like.
A wafer support surface disposed on the inner side of the annular surface, and a stage for supporting the wafer back surface in contact with the wafer support surface in a state in which the outer peripheral portion of the wafer protrudes; It is desirable to provide heat absorption means for absorbing heat from the surface.
As a result, even if heat is transmitted to a portion that is not to be processed inside the outer peripheral portion of the wafer, it is possible to prevent the temperature from rising and prevent damage.
According to the present invention, the reactive gas can flow along the outer periphery of the wafer, the time for contacting the outer periphery of the wafer can be lengthened, and the reaction efficiency can be improved.
Embodiments of the present invention will be described below.
First, the semiconductor wafer W to be processed will be described. As indicated by an imaginary line in FIG. 1, the wafer W has a disk shape. As shown in FIG. 3, the upper surface (front side surface) of the wafer W is coated with an organic film f such as a photoresist. The organic film f not only covers the entire top surface of the wafer W, but also reaches the outer peripheral portion of the back surface through the outer end surface. The organic film fa on the outer periphery of the back surface of the wafer W is an unnecessary object to be removed.

The wafer outer periphery processing apparatus having the above configuration is used as follows.
A wafer W to be processed is set on the
And the ozone gas of the
Further, as shown in FIG. 4B, since the blowing axis L 21 is angled radially inward, ozone gas is blown out slightly toward the inside of the wafer W. Accordingly, it is possible to reliably prevent ozone from flowing from the outer end surface of the wafer W to the front side, and to prevent the front-side film f from being damaged.
At the same time, the suction means 40 is driven to perform suction from the
In parallel, the film fa can be removed over the entire circumference of the back surface of the wafer W by rotating the
When supplying the ozone, the cooling medium is passed through the cooling
In parallel with the above ozone supply, turning on the
FIG. 5 shows the etching rate with respect to temperature when, for example, a photoresist is removed as an unnecessary organic film. The reaction hardly occurs up to around 100 ° C., and the etching rate rises around 150 ° C. Then, the etching rate increases approximately linearly with respect to the temperature from around 200 ° C.
As the
On the other hand, once each point on the outer peripheral back surface of the wafer W is heated, heat remains for a while after passing through the radiation region R, and the temperature is high (see the surface temperature distribution diagram of FIG. 6). During this high temperature period, it is still located in the path of ozone gas between the blowing
In addition, since the radiation region R is biased toward the blowing
On the other hand, the portion inside the wafer W excluding the outer peripheral portion is not directly subjected to the radiant heat from the
FIG. 6A shows the temperature distribution on the front side surface of the wafer when the outer peripheral portion of the back surface of the rotating wafer is locally radiatively heated by a laser, and FIG. 6B shows the circumferential position of the back surface. The measurement result of the temperature with respect to is shown. The laser output is 100 W and the rotation speed is 1 rpm. The diameter of the radiation region R is about 3 mm. A position O on the outer periphery of the wafer W in FIG. 10A corresponds to the origin of the horizontal axis in FIG. The horizontal axis of FIG. 4B represents each point on the outer peripheral portion of the back surface of the wafer as a distance from the position O. In both figures, the radiation region R and the region R 0 including the radiation region R are in a corresponding relationship. Region R0 corresponds to a portion of length D between the blowout nozzle and the suction nozzle.
As is clear from FIG. 6B, even before entering the radiation region R, the heat conduction from the radiation region R reached 150 ° C. or higher, although it was a small range. When entering the radiation region R, the temperature increased rapidly and became a temperature distribution of 350 ° C to 790 ° C. Although the temperature dropped after passing through the radiation region R, the temperature was 150 ° C. or higher for a while, and the temperature at which organic substances could be removed was maintained. Thereby, it turned out that the combination of rotation and radiation heating is effective for organic substance removal.
The range in which the high temperature after passing through the radiation region R is maintained depends on the laser output and the rotational speed of the rotary stage. In accordance with this, the interval D (the width of the region R0 ) between the blowing nozzle and the suction nozzle may be set.
The temperature of the radiation region R can be lowered by reducing the laser output or increasing the number of rotations of the rotary stage. Conversely, to increase the temperature, it is possible to increase the laser output or decrease the rotational speed of the rotary stage.
FIG. 7 shows one measurement result of the temperature distribution from the position corresponding to the heating portion on the front side surface of the wafer to the radially inner side when the outer peripheral portion of the back surface of the wafer is heated by local radiation. . Although it was about 450 ° C. at the position corresponding to the heated part, it became about 100 ° C. at a position 3 mm inward in the radial direction, and it was found that there was almost no influence on the film f.
Next, another embodiment of the present invention will be described. In the following embodiments, the same components as those in the above-described embodiments will be denoted by the same reference numerals, and description thereof will be omitted as appropriate.
In the first embodiment (FIGS. 1 and 2), the film on the back side of the outer periphery of the wafer is mainly removed. However, the embodiment shown in FIGS. The film is mainly removed. The

The laser from the
The gas flow on the wafer W is along the direction of rotation of the wafer W and also along the direction in which a high temperature region is formed due to residual heat (FIG. 6A). Thereby, processing efficiency can be improved.
The processed gas (including reaction by-products such as particles) is sucked into the

The present invention is not limited to the above embodiment.
For example, instead of an ozone generator (ozonizer), a plasma discharge device may be used as an ozone supply source as a reactive gas. By using oxygen as a process gas and performing plasma discharge, ozone can be generated in the same manner as an ozonizer.
The reactive gas is not limited to ozone, and various gases can be selected according to the components of the unnecessary film to be removed.
Instead of the laser heater, an infrared irradiator may be used as the radiant heater.
The wafer may be supported stationary, and the rotating means may rotate the blowing nozzle and the suction nozzle around the wafer.
The present invention can be applied to a process of removing an unnecessary film such as an organic substance adhering to the back surface of the outer peripheral portion, for example, in the manufacture of a semiconductor wafer.
