【発明の属する技術分野】
本発明は、半導体装置やマイクロマシン(MEMS:Micro Electro Mechanical Systems)などに利用される中空構造を有する微細構造の製造方法に関する。

【従来の技術】
封止技術は、半導体チップをパッケージに封止する際、あるいは、MEMSなど微小デバイスの分野における微小開口領域を封止する際に必要な技術である。封止することによって、封止された中空構造領域を外部からの異物流入や汚染から守り、また、内部の圧力・温度・湿度等の動作環境を一定に保つという効果が得られる。

このような効果が得られる封止された中空構造を作るには、つぎに示すようにすればよい。まず、中空構造とする領域に犠牲膜を形成し、犠牲膜の一部が外部に露出する開口部を備えた膜で犠牲膜を覆う。次いで、開口部を通して犠牲膜をエッチング除去することで、膜の内部に空間が形成された状態とする。最後に、膜に形成されている開口部を封止すれば、封止された中空構造が得られる。

このような中空構造を利用したものとして、「P.Rey」らは、静電容量の変化によって圧力変化をとらえる容量型圧力センサの作製方法を開発した(P.Rey,P.Charvet,M.T.Delaye, and S.Abouhassan,"A High Density Capacitive Pressure Sensor Array For Fingerprint Sensor Application",proceedings of Transducers'97,p1453-1456(1997))。

このセンサの製造方法について、図7および図8を用いて説明する。まず、図7(a)に示すように、シリコン基板501上に1μmのシリコン酸化膜502を熱酸化法により形成し、この上に公知のフォトリソグラフィ技術と堆積・エッチング技術を用いて下部電極503と犠牲層504と上部電極505とを順次形成する。犠牲層504の膜厚は、0.4μmである。

つぎに図7(b)に示すように、上部電極505と接する可動膜506としてPECVD法(Plasma-Enhanced Chemical Vapor Deposition)によって、膜厚0.5μmのシリコン窒化膜を堆積形成し、フォトリソグラフィを用いて開口部507を作製する。このときの上から見た透視図を図7(c)に示す。さらに、図7(d)に示すように開口部507を通して犠牲層504をエッチング除去する。最後に、図7(e)に示すように、PECVD法によって窒化膜を堆積することで封止膜508を形成して、微細な中空構造509を形成する。

【発明が解決しようとする課題】
しかしながら、以上のCVDによる封止法を用いた場合、封止材料が開口部507を通して内部に侵入して堆積し、封止された中空構造内部において柱状構造508bが大きな領域を占めるという問題があった。
また、中空構造509の上部を可動させて圧力を検出する構造の場合、封止材料で堆積形成された中空構造509内部の柱状構造508bが、可動膜506の一部を固定してしまい、可動領域を狭めるという問題があった。

この問題は、特に図9(a)に示すように2次元アレイ状に中空構造509を配列させたアレイ型のセンサ600において顕著である。このセンサ600を上から見た透視図を図9(b)に、図9(b)のCC断面図を図9(c)に示す。センサ600を構成する各々の中空構造509からなる素子は、下部電極503、上部電極505、可動膜506、封止膜508を備える。封止膜508の中空構造内部に侵入した部分である柱状構造508bは、図9(b)に示すように、可動膜506内で柱状構造508bの周囲の領域601を固定し、可動膜506の可動を大きく阻害する。この領域601は、センサとしては無駄な領域である。それゆえ、単一の中空構造素子の可動膜感度が低下するばかりでなく、中空構造素子を2次元アレイ状に配列させる集積度の向上を阻害し、また、センサ精度・分解能を低下させる要因となる。

また、図7(e)に示すように、柱状構造508bと同じ厚さの膜が可動膜506上に形成されるが、封止によって可動膜506を厚くしすぎると可動しなくなる。一方、可動膜506が可動するように封止膜508を薄くしようとすると、開口部507の領域における柱状構造508の高さが低くなる。柱状構造508の高さが低く、この頭部が開口部507に到達しないと、封止した状態とならない。従って、封止膜508を薄くする場合、柱状構造508の頭部を開口部507底部に到達させて封止状態とするために、可動膜506とシリコン酸化膜502との距離を近づける必要がある。

つまり、上述した従来の封止法では、下部電極503と上部電極505の距離に制限があり、大きくすることができない。これを避けるために、図8(a)に示すように、封止膜508の一部を覆うレジストマスク510を用い、公知のエッチング技術により封止膜508を加工し、図8(b)に示すように、開口部507の周囲だけに封止膜508cを残すようにしてもよい。
しかしながら、この場合は、封止膜を加工する新たなプロセスが必要となり、製造工程数が多くなり、コストの上昇を招く。

以上の問題点は、犠牲層を取り囲む可動膜の一部を開口し、ウエットエッチングによって横方向から犠牲層を除去する場合でも同じである。これについて図10を用いて説明する。図7(a)と同じ工程を経て図10(a)まで作製したのち、図10(b)に示すように、犠牲層504を取り囲む可動膜506aを形成する。この際、可動膜506aの側面は、犠牲膜504の側面を「コ」の字状に囲った状態とし、犠牲層504の側面の一部が露出した状態とする。このときの上から見た透視図を図10(c)に示す。

この後、ウエットエッチングにより可動膜506aが開放している横方向から犠牲層504を除去し図10(d)の状態とする。この後、図10(e)のように、封止膜508をCVD法によって形成する。この場合も、封止膜508が厚くなり可動性が失われるという問題が生じる。また、図10(f)のように、封止膜508の不要な部分をエッチング除去し、部分508cだけ残す場合は、工程数が多くなるという問題が生じる。

以上説明したように、従来では、中空構造の封止部分以外の構造や特性や感度に悪影響を与えたり制限を設けたりせずに封止することが困難であった。
本発明は、以上のような問題点を解消するためになされたものであり、封止された微細な中空構造をより容易に形成できるようにすることを目的とする。

【課題を解決するための手段】
本発明の微細構造の製造方法は、基板上に凹部構造を形成する第1の工程と、凹部内に犠牲膜を充填する第2の工程と、開口部を備えた板状の蓋を、凹部構造の側壁より開口部が離間した状態で、凹部構造を覆うように配置して固定する第3の工程と、開口部より犠牲膜をエッチング除去して蓋の下に凹部による空間を形成する第4の工程と、蓋の上に液状の材料を塗布して塗布膜を形成し、この塗布膜を形成した直後に、例えば塗布膜が基板より下方に配置された状態とするなど、塗布膜が基板より力の作用する側に配置された状態とし、この後、塗布膜の流動性を低下させて塗布膜を固化することで蓋の上に封止膜を形成して開口部を塞ぐ第5の工程とを備えたものである。
この発明によれば、塗布することで形成した封止膜により、蓋の下の空間が封止される。

また、本発明に係る微細構造の製造方法は、基板上に凹部構造を形成する第1の工程と、凹部内に犠牲膜を充填する第2の工程と、開口部を備えた板状の蓋を、凹部構造の側壁より開口部が離間した状態で、凹部構造を覆うように配置して固定する第3の工程と、開口部より犠牲膜をエッチング除去して蓋の下に凹部による空間を形成する第4の工程と、蓋の上に液状の材料を塗布して塗布膜を形成し、これを固化することで蓋の上に封止膜を形成して開口部を塞ぐ第5の工程とを備え、塗布膜を形成したときの開口部以外の領域における塗布膜の膜厚をtとし、空間外部と開口部との境界における開口部の断面積をaとし、空間と開口部との境界における開口部の断面の周囲の長さをbとし、開口部内の体積をcとし、異空間と開口部との境界における、塗布膜の開口部に進入した部分と開口部側壁との間の表面張力の大きさをdとし、塗布膜の密度をeとし、重力加速度をgとすると、(c+a×t)×e×g≦b×dの関係が満たされているようにしたものである。
上記発明において、第5の工程では、塗布膜を形成した直後に、塗布膜が基板より力の作用する側に配置された状態とし、この後、塗布膜の流動性を低下させて塗布膜を固化する。また、第5の工程では、塗布膜を形成した直後に、塗布膜が基板より下方に配置された状態として塗布膜が基板より力の作用する側に配置された状態とし、この後、塗布膜の流動性を低下させて塗布膜を固化する。

上記発明において、犠牲膜上およびこの犠牲膜周囲にかけて金をメッキすることで蓋を形成し、ポリイミドから構成され液状の材料を塗布して塗布膜を形成する。また、感光性を有するポリイミドから構成された液状の材料を塗布して塗布膜を形成し、フォトリソグラフィによって塗布膜の開口部周辺以外の領域を除去して残った部分を固化することで、蓋の開口部領域上に封止膜を形成して開口部を塞ぐ。

【発明の実施の形態】
以下、本発明の実施の形態について図を参照して説明する。
図1は、本発明の実施形態における微細構造の製造方法を説明する工程図である。本実施の形態では、中空構造の上部が可動可能であり、容量が検出できる構造を例にとって説明する。
まず、図1(a)に示すように、シリコンなどの半導体材料からなる基板101上に、層間絶縁膜102を形成する。層間絶縁膜102下の基板101には、図示していないが、検出回路などの他の集積回路が形成され、複数の配線からなる配線構造を備えている。

層間絶縁膜102を形成した後、まず、蒸着法により膜厚0.1μmのチタン膜と膜厚0.1μmの金膜との2層膜からなるシード層103を形成する。
つぎに、公知のフォトリソグラフィ技術により、所定の領域に開口部を備えた膜厚5μmのレジストパターンを形成する。レジストパターンを形成したら、開口部に露出している下層のシード層103上に、電解メッキにより金メッキ膜からなる金属パターンを膜厚1μmの厚さで形成し、この後レジストパターンを除去し、図1(b)に示すように、電極パターン104aを形成する。

つぎに、レジストによって電極パターン104aを覆い、かつ、開口部によってシード層103の所定領域を露出させたレジストパターンを5μmの厚さで形成する。このレジストパターンを形成したら、開口部に露出した下層のシード層103上に、電解メッキにより金メッキ膜からなる膜厚3μmの枠状の構造体105aを形成する。なお、この後レジストパターンは除去する。

つぎに、電極パターン104aと枠状の構造体105aをマスクとして、シード層103を選択的にエッチングする。このエッチングでは、まず、ヨウ素、ヨウ化アンモニウム、水、エタノールからなるエッチング液を用い、シード層上層の金を選択的に除去する。次いで、HF系のエッチング液を用い、シード層下層のチタンを選択的に除去する。
この結果、図1(d)に示すように、基板101上に下部電極104と、下部電極104と絶縁分離された支持部材105とが形成される。この支持部材105は、後述する可動電極を支持するものであり、各下部電極104の周囲を囲むように枠状に形成されている。なお、支持部材を格子状に形成して複数の升を構成し、この升中央部に下部電極を配置することで、後述する容量検出素子を2次元アレイ状に配列させた構造が得られる。

つぎに、下部電極104と支持部材105を覆うように基板101上に感光性を有する樹脂膜をスピン塗布により形成する。この後、加熱処理(プリベーク)を施し、公知のフォトリソグラフィ技術により樹脂膜を加工し、支持部材105の上部のみを露出させる。さらに、加熱処理をして樹脂膜を熱硬化させ、化学的機械的研磨により表面を平坦化し、図1(e)に示すように、犠牲層106を形成する。

つぎに、支持部材105と犠牲層106の上面に、まず、チタンと金からなるシード層107を蒸着法によって形成し、次いで、公知のフォトリソグラフィ技術によって、下層のシード層107が部分的に露出する平面視矩形状の開口部を有するレジストパターンを形成する。この開口部内には、レジストが島状に残って、部分的に下層のシード層を隠した状態とする。

次いで、形成したレジストパターンの開口部に露出しているシード層107上に、電解メッキにより金メッキ膜を形成することで、図1(f)に示すように、膜厚1.3μm程度の金属パターン108aを形成する。なお、この後、レジストパターンは除去する。上述したように、島状のレジストの存在により、形成した金属パターン108aには、開口部109が形成され、下層のシード層107が露出した領域が形成される。

図2(a)は、形成した金属パターン108aの構成を示す平面図である。本実施の形態では、上記島状のレジスト部分を、レジストパターンの開口部内の4隅に近い4箇所に設けることで、金属パターン108aに4つの開口部109を設けるようにした。金属パターン108aに設ける開口部109は、支持部材105に接することが無く、また、下部電極104上の領域にかからないように配置する。言い換えると、開口部109は、金属パターン108aの、支持部材105と下部電極104との間の領域上に、支持部材105上の領域および下部電極104上の領域より離間して配置する。

本実施の形態においては、開口部109は直径4μmの平面視円形とし、支持部材105の内側端から8μm離間させ配置した。
以上説明したように、金属パターン108aを形成したら、金属パターン108aをマスクとしてシード層107をウエットエッチングして加工し、図2(b)に示すように、加工したシード層とマスクとした金属パターンとからなる可動電極(蓋)108を形成する。形成された可動電極108には、下層の犠牲膜106が露出する開口部109が4箇所設けられた状態となっている。

つぎに、可動電極108まで形成した基板101を、酸素ガスを主体としたプラズマ中に曝し、開口部109を介してプラズマにより生成されたエッチング種を犠牲層106に接触させ、犠牲層106をエッチング除去する。この結果、図2(c)に示すように、支持部材105に支えられた可動電極108と、層間絶縁膜102との間に、空間が形成される。この空間は、側方が枠状の支持部材105により囲われ、上方は、可動電極108に覆われているが、可動電極の開口部109を介し、外部と連通した状態となっている。すなわち、空間は封止されていない。

つぎに、図2(d)に示すように、可動電極108上に、有機ポリマー樹脂をスピン塗布することで、封止膜(塗布膜)110を形成する。有機ポリマー樹脂としては、金メッキ膜に対する濡れ性の悪いものが好ましく、例えば、ポリベンゾオキサゾール(もしくはこの前駆体)などを用いる。ポリベンゾオキサゾールをベースとする樹脂としては、例えば、住友ベークライト株式会社製の「CRC8300」がある。

基板101を7000rpmの回転数で12秒間回転させた状態で、上記ポリベンゾオキサゾール樹脂をスピン塗布することで、膜厚1μmの封止膜110が形成できる。このようにして、封止膜110を形成した後、図3(a)に示すように、直ちに封止膜110形成面を下側にし、基板101を120℃(10分間)加熱する。この加熱により、封止膜110の溶媒成分を蒸発させ、封止膜110の流動性を低下させる。

このように、塗布した封止膜110が下側、すなわち、重力の作用する側に配置することで、封止膜110が、可動電極108の開口部109より可動電極108下の空間に進入することを抑制する。すなわち、封止膜110が、基板101や可動電極108より、力(重力)の作用する側に配置された状態とする。言い換えると、塗布された封止膜110に作用する力の方向には、可動電極108が存在していない状態とする。

なお、以降に説明するように、塗布する封止膜110の材料の可動電極108に対する濡れ性が良くない状態とし、開口部109内壁に到達した塗布する材料の表面張力が、内壁に到達した材料に加わる重力より大きい場合は、基板101を反転させて封止膜110形成面が下方に配置した状態とする必要はない。

さらに連続し、封止膜110を310℃で30分アニールすることで、有機ポリマー樹脂(封止膜110)の溶質部分に脱水・閉環反応を起こさせ、封止膜110を熱硬化させる。この硬化により、封止膜110の流動性はなくなり、図3(b)に示すように、開口部109が、封止膜110により閉じられ、可動電極108の下の空間が完全に封止された微細中空構造体112が得られる。

この後、図3(c)に示すように、封止膜110の下部電極104上の領域に、突起状構造体113を形成し、より感度良く圧力などを検出できる検出素子114を得る。突起状構造体113は、感光性ポリイミドを膜厚5〜10μm程度に形成し、フォトリソグラフィ技術により構造体形成領域以外を露光し、現像処理してから、310℃で30分アニールして熱硬化させることで形成できる。

以上説明したことにより製造した容量などを検出する検出素子114において、突起状構造体113に対象とすべき表面形状が接触すると、突起状構造体113が押し込まれて可動電極108が下方にたわみ、下部電極104と可動電極108との間に形成されている静電容量が変化する。この静電容量の変化を、基板101上に形成されている(図示していない)集積回路によって増幅・変換して検出する。この検出素子114を2次元アレイ状に配列させれば、高分解能の容量型圧力センサとすることができる。

図3(b)において、開口部近傍の封止膜以外の部分を除去したい場合における中空構造作製方法を図4に説明する。
図4(a)は図2(d)と同じ状態を示す。つぎに、前述したように封止膜(塗布膜)110形成面を下側にし、基板101を120℃(10分間)加熱する。この加熱により、封止膜110の溶媒成分を蒸発させ、封止膜110の流動性を低下させる。
この後、公知のフォトリソグラフィ法によって開口部近傍以外を感光させ、現像により感光部を除去し、図4(b)に示すように、開口部近傍の封止膜110cのみ残す。

この後、図4(c)のように、基板101を重力に対して鉛直下向きになるように逆さまにして、窒素ガス雰囲気中で、30分の間310℃に加熱するアニールを施して、封止膜110cを熱硬化させる。なお、部分的に残された封止膜110cが、流動性がほぼない状態となっていれば、熱硬化の段階で基板101を逆さまにする必要はない。さらに、図3(c)と同様に突起状構造体113を形成すれば、図4(d)に示すように、封止され突起状構造体113を備えた微細中空構造112aが形成される。

以上説明したように、本実施の形態によれば、開口部を備えた板状の蓋の下部に凹部を配置することで蓋の下部に空間を設けるようにした微細構造を、蓋の上に塗布により封止膜を形成することによって容易に封止できる。ここで、上記実施の形態においては、可動電極108が、蓋であり、層間絶縁膜102上に形成した枠状の支持部材105により、凹部が形成された状態となっている。

このように構成した本実施の形態によれば、空間を形成するために設けた可動電極(蓋)の開口部を微細構造の支持部材(凹部側壁)に接触しない状態に配置することで、塗布する液の空間内への流入を防ぐようにした。なお、塗布する液は、封止膜を形成するものである。
従って、封止した状態でも、蓋の下部に形成される空間が、封止前の状態を維持できる。この結果、本実施の形態によれば、蓋を可動可能に形成した場合であっても、封止後に蓋の可動が阻害されることがなくなる。

つぎに、図2(d)、および図3(a)に示した、液状材料を塗布することで封止を可能にする原理について、図5を用いて説明する。図5(a)は、スピン塗布によって封止膜となる封止液301が、封止対象である微細構造303の開口部302の上部に到達した状態を示す模式的な断面図である。まず、開口部302は、微細構造303の内部空間側壁303aから離間している。開口部302上部の封止液301は、図5(b)に示すように重力によって内部空間304に流入してくる。

図5(b)の拡大図を図5(c)に示す。封止液301が流れ込んでくるとき、開口部302の上部領域にある封止液301bの体積をv、封止液301の密度をρ、円形の開口部302の半径をr、封止液301と開口部内壁305との接触角をφ、封止液301と開口部内壁305を形成している材料との表面張力の大きさをγ、重力加速度をgとする。なおここでは、開口部内壁305を形成している材料は、微細構造303を形成している材料と同じとしてある。

接触角φが鋭角のとき「封止液が開口部内壁を濡らす」といい、表面張力は封止液301を流入させる方向に働く。一方、接触角φが鈍角のとき「封止液が開口部内壁を濡らさない」といい、表面張力は封止液301の流入を妨げる方向に働く。また、重力によって封止液301を流入させようとうする力は、矢印307によって示され、この向きは鉛直下向き、大きさはvρgである。一方、接触角φが鈍角の時の表面張力は矢印308によって示される。
接触角φが鈍角であり、封止液301が開口部内壁305を濡らさないとき、表面張力γによる封止液301の流入を妨げる鉛直上向き方向に働く力は、2πrγcos(π−φ)である。

vρg>2πrγcos(π−φ)ならば封止液301は流入し、vρg≦2πrγcos(π−φ)ならば封止液301の流入は止まる。従って、表面張力γが大きく、封止液301が開口部内壁305を濡らさない材料を選択すれば、封止液301は、図5(b)に示すように、開口部内壁305を伝って内部空間304に到達する前に流入が停止する。
一方、表面張力γが小さく、封止液301の開口部内壁305に対する接触角φが小さい場合、封止液301の先端は内部空間上壁309に到達し、図5(e)に示すように、内部空間上壁309を伝って広がっていこうとする。

接触角は材料の組み合わせにより決まる一定値であるので、封止液301が開口部内壁305から内部空間上壁309に到達する際に、表面張力の方向が最大90度回転する。図5(d)に示すように、内部空間上壁309を広がるまでの途中過程における回転角(接触角の変化)をαとすると、表面張力による鉛直上向きの力は、2πrγcos(π−(φ+α))=2πrγcos((π−φ)−α)となる。

φが鈍角であるので、(π−φ)は鋭角であり、0≦α≦90°であることを考えると、途中過程において、表面張力は完全に鉛直上向きになる状態があり、2πrγをとる。従って、vρg≦2πrγならば、図5(b)に示すように、封止液301が開口部内壁305で停止しなくても、内部空間上壁309を広がる前に流入が停止する。これに対し、vρg>2πrγの場合は、図5(e)に示すように、封止液301が内部空間上壁309を伝って広がっていく。

この際、表面張力は、封止液301と内部空間上壁309の接触している外周の長さに比例するので、広がっていくにつれ表面張力の総和は大きくなる。同時に、封止液301も液滴形状をして広がり体積も大きくなるので、重力により封止液滴301cを広げようとする力も大きくなる。図5(e)に示すように、封止液滴301cを半球と近似し、この半径をr′とすると、表面張力はr′に比例して大きくなり、封止液滴301cへの重力は、r′の3乗に比例して大きくなる。

従って、封止液301の流入は停止せず、封止液301が内部空間下壁310に達するか、内部空間304が封止液301で満たされてしまう。ただし、図5(f)に示すように、開口部302上部の封止膜301が窪むことによって体積が減少するときは、この限りではない。
以上説明したように、開口部302が内部空間側壁303aから離間しているときについて、封止液301の流入が停止する。

ところで、液状の材料の密度をρとし、塗布膜が形成された段階における開口部に進入した部分とこの上の領域の部分とを合わせた液状の材料の体積をvとし、開口部の半径をrとし、液状の材料の開口部内壁における表面張力をγとし、重力加速度をgとすると、vρg≦2πrγの関係が満たされていれば、封止液の流入を抑制できるものとしたが、これは、開口部がほぼ円柱の場合である。

塗布膜を形成したときの開口部以外の領域における塗布膜の膜厚をtとし、空間外部と開口部との境界における開口部の断面積をaとし、空間と開口部との境界における開口部の断面の周囲の長さをbとし、開口部内の体積をcとし、空間と開口部との境界における、塗布膜の開口部に進入した部分と開口部側壁との間の表面張力の大きさをdとし、塗布膜の密度をeとし、重力加速度をgとすると、(c+a×t)×e×g≦b×dの関係が満たされていれば、封止液(塗布膜の開口部に進入した部分)の流入を抑制できるようになる。

つぎに、犠牲層をエッチングするために設ける開口部が、内部空間の側壁に接触している場合について説明する。これは、図6(a)に示すように、開口部302aが内部空間側壁303aに隣接し、開口部内壁305aの一部が内部空間側壁303aに連続している場合である。図6(a)では、封止液301が塗布されてこの一部が開口部302a内に進入した状態を示している。
