Description
【0001】
【0010】
3SO2+2KMnO4+4KOH → 3K2SO4+2MnO2+2H2O
【0011】
2HF+Ca(OH)2 → CaF2+2H2O
【0012】
3NH3+H3PO4 → (NH4)3PO4
【0013】

[Industrial application fields]
The present invention relates to a clean room system configured to remove gaseous impurities contained in the air of a clean room.
[0002]
[Prior art]
A clean room is a space in which suspended particulate matter in the air is controlled to a prescribed level, and environmental conditions such as temperature, humidity, and pressure are controlled as necessary. Such clean rooms are widely used in, for example, factories that manufacture precision electronic components such as ULSI, precision component assembly rooms, IC circuit creation rooms, isotope laboratories, and operating rooms.
[0003]
Here, the conventional clean room is intended to clean only particulate impurities. In other words, in a conventional clean room, high-performance filters such as ULPA filters and HEPA filters are used to filter outside air and return air introduced into the clean room, thereby removing particulate impurities, thereby reducing the particle concentration in the clean room. , To clean the atmosphere.
[0004]
[Problems to be solved by the invention]
In recent years, in addition to removing particulate impurities, it has been required to remove gaseous impurities such as SO 2 gas, HF gas, NH 3 gas and the like in the atmosphere in a clean room. However, since the conventional clean room does not have a function of removing such gaseous impurities, the concentration of gaseous impurities in the atmosphere in the clean room cannot be suppressed. In addition to the gaseous impurities contained in the outside air, the cause of increasing the concentration of gaseous impurities in the clean room is, for example, for the production of organic gases and electronic components generated from clean room interior materials. There are chemical vapor and special gas to be provided. It is necessary to keep the atmosphere in the clean room clean by removing the gaseous impurities generated from these by some means.
[0005]
An object of the present invention is to provide a clean room capable of removing gaseous impurities in addition to particulate impurities.
[0006]
[Means for Solving the Problems]
According to the present invention, the outside air supplied to the supply plenum chamber is introduced into the clean room via a plurality of fan filter units arranged on the ceiling of the clean room, and the return air passing through the clean room is again passed through the fan filter unit. What is configured to be introduced into a clean room, the clean room includes a region where removal of gaseous impurities is necessary for the introduced air and a region where removal of gaseous impurities is not particularly necessary for the introduced air. For the introduced air, a chemical filter is attached only to the fan filter unit disposed on the ceiling of the area where the removal of gaseous impurities is necessary, and the chemical filter is located above the fan provided in the fan filter unit. is installed in, attached to the chemical filter Characterized in that the blowing capacity of the fan filter unit to adjust freely an inverter control, clean room system is provided.
[0007]
Further, according to the present invention, the return air that has passed through the clean room is supplied to the retan plenum chamber provided below the clean room, and then is circulated through the retan route and re-introduced into the clean room. The clean room has a region where gaseous impurities are required to be removed for the return air because gaseous impurities are generated, and a region where removal of the gaseous impurities is not particularly necessary for the return air, the gaseous impurities for the return air A fan unit containing a chemical filter is arranged in an area where it is necessary to remove the chemical filter, and the fan unit has a structure in which a chemical filter is arranged in a hopper for taking in return air from the clean room. The fan unit's ventilation capacity is adjustable by inverter control. Characterized the door, clean room system is provided.
[0008]
[Action]
In addition to particulate impurities contained in the outside air and return air introduced into the clean room, it is used for the production of gaseous impurities in the outside air, organic gases generated from clean room interior materials, electronic parts, etc. By removing gaseous impurities generated in the clean room, such as chemical vapor and special gas, it is possible to create a cleaner atmosphere that meets recent requirements. Therefore, according to the present invention, it is possible to provide a clean room suitable for the manufacture of precision electronic parts such as ULSI, precision parts, IC circuits, and the like, as well as isotope laboratories and operating rooms.
[0009]
As the gaseous impurity removing means, a dry type and a wet type are used. The dry-type gaseous impurity removing means adsorbs gaseous impurity components on the filter surface by chemically reacting gaseous impurities contained in the outside air or return air with chemicals on the filter surface. Such a dry-type gaseous impurity removing means is usually called a chemical filter. For example, a chemical filter that adsorbs SO 2 gas, HF gas, NH 3 gas causes the following chemical reaction. Thus, these gaseous impurities are removed.
[0010]
3SO 2 + 2KMnO 4 + 4KOH → 3K 2 SO 4 + 2MnO 2 + 2H 2 O
[0011]
2HF + Ca (OH) 2 → CaF 2 + 2H 2 O
[0012]
3NH 3 + H 3 PO 4 → (NH 4 ) 3 PO 4
[0013]
On the other hand, the wet gaseous impurity removing means absorbs and removes gaseous impurities by gas-liquid contact. For example, HF gas can be removed by absorption using water or an aqueous NaOH solution. NH 3 gas can be absorbed and removed by water, H 2 SO 4 , HCl aqueous solution, or the like.
