【発明の属する技術分野】
本発明は、半導体装置に使用される半導体基板、液晶パターンを形成した基板、フォトマスクに用いられる基板、磁気ディスクなどの基板を収納する基板収納装置及びこの収納装置に基板を収納する方法に関するものである。

【従来の技術】
半導体装置の微細化、高密度化に伴うプロセスの高度化により、プロセス中に発生するガス状不純物汚染の影響が顕在化している。例えば、ドライエッチングプロセスや金属配線などを形成するCVD(Chemical Vapour Deposition)プロセスのように、それらが必要とする化学反応から蒸気圧の高い塩素や弗素化合物などが半導体ウェハに残留し、これらのガス不純物により半導体ウェハ上の金属配線を腐食させる。また遠紫外線リソグラフィプロセスでは、雰囲気中や半導体ウェハに吸着しているアンモニアなどの塩基性ガスによる化学増幅型レジスト加工形状の異常が起こる。これらのようなガス状不純物がプロセス特性に有害となる問題は周知である。そこで、半導体ウェハを処理するクリーンルーム内の環境の清浄度の確保・維持方法として、ケミカルフィルタのようなガス状不純物捕集用フィルタを空調機などに搭載し、これら有害なガス状不純物を効率的に除去することが行われている。このような方法などによりプロセス中の有害なガス状不純物の汚染回避が講じられている。

また、クリーンルーム間で半導体ウェハを搬送する場合、クリーンルーム外の汚染された空間から半導体ウェハを清浄に維持する方法として、クリーンルームと同じ環境にしたボックスに半導体ウェハを収納し、このボックスを搬送する方法がある(特願平6−87964号参照)。この方法は、内部が外気と流通するように構成したボックス内に、粒子を除去するHEPA(High Efficiency Particle Air)フィルタ又はULPA(Ultra Low Penetration Air) フィルタと不純物ガスを除去するケミカルフィルタを配置し、このボックスに被処理物である半導体ウェハなどの半導体基板を収納して搬送などを行うというものである。しかし、この従来方法では、ケミカルフィルタは、つねに不純物を含んだ外気をフィルタリングしてボックス内に供給しているので寿命が著しく短くなる。

【発明が解決しようとする課題】
従来、半導体装置の製造工程において、半導体基板を収納・保管する際には、(a)工場内の雰囲気から微粒子が収納・保管装置内へ進入しないように密閉された容器が用いられている。一般に、この容器は、重金属やアルカリ金属の汚染のないポリプロピレンによって作られている。このような容器の気密性は、従来微粒子レベルの汚染を考慮していたが、半導体工場の空気中に存在するフッ酸、塩酸、硫酸、アンモニアといったガス状の不純物に対しては不十分であった。最近の研究によれば、これら非金属イオンが半導体集積回路における金属配線部分に存在すると、配線を腐食し、最悪の場合には断線させてしまうという問題(コロージョン)があることがわかってきた。また、ポリプロピレン製の装置自身から発生するガスによって基板が有機物汚染されることもわかっている。半導体基板表面に有機物が存在すると、酸化膜の耐圧を低下させる原因となるため、これも大きな問題となっている。

これらコロージョンの問題や有機物の存在による酸化膜耐圧の低下の問題を解決しようとする提案に、(b)装置内の雰囲気から有機物や非金属イオンを除去する機構のみを持ったもの(特開平8−148551号公報等)がある。これは、雰囲気中の有機物を除去するためには繊維状活性炭織布等を、酸性ガスを除去するためにはこのような活性炭に水酸化カリウムのようなアルカリを付着させたもの又はアンモニウム基やアミノ基を持った化学繊維等を、アルカリ性ガスを除去するためには活性炭に塩化亜鉛を付着させたもの又はスルホン酸基やカルボン酸基を持った繊維等をそれぞれ用いている。しかし、これらを用いてもコロージョンの発生を完全に制御することはできない。
また、前記(a)装置や(b)装置を含めて、シリコン等の半導体基板を空気中に保管しておくと自然酸化膜が形成されるため、通常それを除去するためにフッ化水素酸系の薬剤による処理を行わなければならない。しかし、これによって次工程までの時間的な制限があったり、集積回路上の他の部分に悪影響を与えたり、残留するフッ素イオンによるコロージョンが発生するという問題が新たに生じている。そこで、自然酸化膜の成長を抑制するために、(c)装置内の湿度を除去するような機構を持った装置(特開平4−45333号公報等)や(d)乾燥させた不活性ガスなどで装置内を密閉したもの(実用新案第2573205号明細書等)などが提案されている。しかしながら、(c)装置や(d)装置を用いた場合にもコロージョンの発生を完全に制御することはできないという問題が残った。

また、クリーンルーム内のプロセス装置間もしくはクリーンルーム間にまたがったプロセス装置間で半導体基板の搬送及び保管を行うに際して半導体ウェーハなどの基板の清浄度を維持する方法であり、クリーンルーム内もしくはクリーンルーム外の空間とは隔離された清浄空間がケミカルフィルタを含むフィルタと換気ファンにより生成された循環する空気からなる清浄な空間を有するボックスを用い、この清浄空間に半導体ウェーハなどの基板を収納し、搬送及び保管を行う方法が提案されている(特願平9−347226号)。この方法は、半導体ウェーハを処理するなどの高清浄度を要求される工程間で任意のガス不純物についてケミカルフィルタなどのガス不純物捕集用フィルタと換気ファンによる内部空気の循環により効率的に密閉されたボックス内を高清浄雰囲気に保ちながら半導体ウェーハなどの基板を搬送及び保管することができる。しかし、この方法では、コロージョンの発生を制御するとともに自然酸化膜の成長を抑制することが十分ではなかった。
本発明は、この様な事情によりなされたものであり、内部で使用されるケミカルフィルタの性能を維持させながら、密閉空間内で半導体基板などの基板が持ち込むガス状不純物が除去され、かつ高清浄度雰囲気を効率的に維持できる収納装置及びこの収納装置を用いて半導体基板などの基板の搬送時もしくは基板の保管時に清浄度を維持する基板収納方法を提供する。

【課題を解決するための手段】
本発明は、半導体基板などの基板を収納する筐体空間の雰囲気を循環させる雰囲気循環装置と、この筐体内に配置されこの雰囲気に含まれる不純物を吸着するケミカルフィルタとを備えた搬送・保管用基板収納装置の前記空間の相対湿度を5乃至40%に維持することを特徴としている。
本発明は、このような構成により、半導体基板などの基板を保管している間に発生する集積回路の配線を断線してしまう問題(コロージョン)や厚い自然酸化膜が形成されてしまう問題を同時に解決することができる。このような問題を解決するためには装置内の雰囲気中から陰イオンや陽イオン、有機物といったガス状の不純物を除外し、かつ雰囲気中の湿度を相対湿度5から40%の範囲内に制御する。このように湿度を制御することにより、相対湿度を5%以上にすればケミカルフィルタの能力を維持させることができ、且つ相対湿度を40%以下にするとコロージョンの発生を十分制御できるとともに自然酸化膜の成長を抑制することが可能になる。

また、装置内部の雰囲気を循環させるような換気ファンを有していると、装置内部の湿度の低下が速く有効であり、金属配線が断線するというコロージョンは配線金属の腐食が原因と考えられるので、湿度の速い低下はこの原因を軽減させること対して有効である。また、換気ファンは、間欠運転を行っても良い。このような換気ファンの間欠運転により収納装置の不純物濃度のむらがなく効率良く短時間で空気の置換が行えるようになる。
すなわち、本発明の基板収納装置は、基板を収納する空間を蓋により密閉する筐体と、前記空間の雰囲気を循環させる雰囲気循環装置と、前記筐体内に配置され、前記雰囲気に含まれる不純物を吸着するケミカルフィルタと、携帯用電源とを備え、前記空間は相対湿度が5乃至40%にあることを特徴としている。前記空間には乾燥剤をさらに配置することによって前記空間の湿度を維持するようにしても良い。前記乾燥剤は、前記ケミカルフィルタに近接して配置しても良い。前記空間には相対湿度が5乃至40%の乾燥したガスを封入することによって前記空間の湿度を維持するようにしても良い。前記空間には、湿度検出器及び湿度を調整する装置をさらに配置することによって前記空間の湿度を維持するようにしても良い。

また、本発明の基板収納方法は、筐体内部の空間にケミカルフィルタを配置する段階と、前記空間に乾燥剤を配置するかもしくは乾燥されたガスを封入する段階と、前記空間の雰囲気を循環させる段階と、前記筐体内部に基板を収納する段階と、前記基板が収納された筐体に蓋をして密閉する段階とを備え、前記空間は、相対湿度を5乃至40%にすることを特徴としている。前記基板が収納され、且つ密閉された筐体は、半導体装置の製造工程における工程間の搬送に用いるようにしても良い。前記空間の雰囲気を循環させる段階は、間欠的に行うようにしても良い。前記空間の雰囲気を循環させる段階において、内部空気は、換気ファンを駆動させることにより、前記乾燥剤、前記ケミカルフィルタ及び前記基板の順序で循環するようにしても良い。

【発明の実施の形態】
以下、図面を参照して発明の実施の形態を説明する。
まず、図1及び図2を参照して第1の実施例を説明する。
図1は、半導体基板収納装置の概略断面図、図2は、相対湿度の時間的変化を説明する特性図である。ウェーハ、例えば、シリコンなどからなる複数の半導体基板1は、それを保持するキャリア2ごと収納装置を構成する筐体3内に仕切り板13に沿うように収納され、蓋4をすることによって筐体3の内部に密閉される。筐体3内部の空気(Air)は、筐体底部に配置された塩化マグネシウムを主成分とする乾燥剤5と、乾燥剤5の上方に近接して配置され、有機物を除去する繊維状活性炭と陰イオン・陽イオンを除去するアンモニウム基、アミノ基、スルホン基、カルボン基を有する化学繊維による織布で形成されたケミカルフィルタ6により清浄化される。ケミカルフィルタ6で除去されるガス状不純物としては、プラスチック等から排出されるような有機物ガスやHCl、HF、NOx 、SOx に代表されるような酸性ガス、アンモニアやアミンなどといったアルカリ性ガス、NH4 +に代表されるような陽イオン、Cl−、F−などといった陰イオンなどがある。乾燥剤5やケミカルフィルタ6から発生した微粒子は、ULPAフィルタ8により除去される。

この清浄化された空気(Air)は、収納装置に取り付けられた携帯用電源(図示しない)により駆動される換気ファン7によって筐体3内を循環される。ファン7の上方にもケミカルフィルタ6が配置されている。これら内部部品の配置は、空気の流れに対して、上流から乾燥剤5、ケミカルフィルタ6、ULPAフィルタ8、半導体基板(ウェーハ)1の順になっている。
筐体3内部の空気(Air)は、換気ファン(以下、ファンという)7によりケミカルフィルタ6を通過してガス不純物が除去される。ケミカルフィルタ6を通過した空気(Air)は、さらにULPAフィルタ8を通過して微粒子(パーティクル)が除去される。そして、これらのフィルタを通過して清浄化された空気(Air)は、半導体基板1へ送られる。半導体基板1を通過した空気(Air)は、ケミカルフィルタ6を介して再びファン7に送られる。

ファン7を0.2m3 /minの流量で30秒間作動、10秒間停止という間欠運転をさせることにより、約200gの乾燥剤を入れた内容積約35リットルの筐体3内部の雰囲気を循環させると、図2に示すように蓋4を閉めた直後に約50%であった相対湿度は、1分も経たないうちに10%以下まで低下し、約3分で安定する(−◆−曲線)。図2の縦軸は、相対湿度(%)を表わし、横軸は、経過時間(min)を表わしている。これに対しファン7を作動させない場合(−■−曲線)には50分を経ても安定せず15%程度までしか低下しない。したがって、ファンを動作させることにより蓋の開閉の際に外部より進入する水分の影響を少なくできることがわかる。また、使用する乾燥剤の量を50gにすると、安定した相対湿度は、約25%であった。このように乾燥剤の量を調整することで内部の湿度を制御することが可能である。また、乾燥剤には、酸化マグネシウムや水酸化マグネシウム、ゼオライト、塩化カルシウム、シリカゲルなどを用いることにより相対湿度を所定の値に制御することもできる。
以上、内部で使用されるケミカルフィルタの性能を維持させながら、密閉空間内で半導体基板が持ち込むガス状不純物が除去され、且つ高清浄度雰囲気を効率的に維持できるとともに湿度を効率的に制御できる半導体基板などの基板収納装置が得られる。

次に、図3を参照して第2の実施例を説明する。
図3は、半導体基板収納装置の概略断面図である。シリコンなどからなる複数の半導体基板1は、それを保持するキャリア2ごと収納装置を構成する筐体3内に仕切り板13に沿うように収納され、蓋4をすることによって筐体3の内部に密閉される。筐体3内部には乾燥された窒素(N2 )が封入されている。封入された乾燥された窒素(N2 )は、筐体3の下方に配置され、有機物を除去する繊維状活性炭と陰イオン・陽イオンを除去するアンモニウム基、アミノ基、スルホン基、カルボン基を有する化学繊維による織布で形成されたケミカルフィルタ6により清浄化される。ケミカルフィルタ6から発生した微粒子は、ULPAフィルタ8により除去される。この清浄化された乾燥窒素(N2 )は、収納装置に取り付けられた携帯用電源(図示しない)により駆動されるファン7によって筐体3内を循環される。ファン7の上にもケミカルフィルタ6が配置されている。これら内部部品の配置は、乾燥窒素(N2 )の流れに対して、上流からケミカルフィルタ6、ULPAフィルタ8、半導体基板(ウェーハ)1の順になっている。

以上、図3に示すような相対湿度が5〜40%の乾燥した空気や乾燥ガスを封入することにより相対湿度を5〜40%に制御することもできる。さらに、筐体の底部に液体窒素などの液化ガスを流し、雰囲気中の水分を結露、凍結させることにより相対湿度を制御するなどの何らかの方法で筐体内の相対湿度を5〜40%に制御することができる。
また、ケミカルフィルタ6には、陰イオンを除去するために、水酸化カリウムなどの物質を用いたり、さらに陽イオンを除去するために塩化亜鉛などを用いてもよい。また、有機物を除去するためにUVランプ照射などの方法を用いることもできる。何らかの方法で有機物、陰イオン・陽イオンなどのガス状不純物を除去する機構を少なくとも1つ備えていればよいが、全てについて備えるようにするのが望ましい。

次に、図4を参照して第3の実施例を説明する。
図4は、半導体基板収納装置の概略断面図である。複数の半導体基板(ウェーハ)1は、それを保持するキャリア2ごと収納装置を構成する筐体3内に仕切り板13に沿うように収納され、蓋4をすることによって筐体3の内部に密閉される。筐体3内部の空気(Air)は、筐体底部に配置された、例えば、塩化マグネシウムを主成分とする乾燥剤5及び加湿器9と、乾燥剤5及び加湿器9の上方に近接して配置され、有機物を除去する繊維状活性炭と陰イオン・陽イオンを除去するアンモニウム基、アミノ基、スルホン基、カルボン基を有する化学繊維による織布で形成されたケミカルフィルタ6により清浄化される。乾燥剤5、加湿器9やケミカルフィルタ6から発生した微粒子は、ULPAフィルタ8により除去される。この清浄化された空気(Air)は、収納装置に取り付けられた携帯用電源(図示しない)により駆動されるファン7によって筐体3内を循環される。ファン7の上方にもケミカルフィルタ6が配置されている。筐体3の上部には湿度センサ12が取り付けられている。乾燥剤5と加湿器9とはそれぞれ筐体内部で密閉されており、バルブ11、10の開閉によって筐体内部の雰囲気と断続するようになっている。これら内部部品の配置は、空気の流れに対して、上流から乾燥剤5又は加湿器9、ケミカルフィルタ6、ULPAフィルタ8、半導体基板(ウェーハ)1の順になっている。

ケミカルフィルタに水和物が含まれるような場合や吸着水を利用する場合、湿度を下げすぎるとその水和物中の水分や吸着水まで除去されてしまい、本来のフィルタの役目を果たさなくなってしまうかもしくはその能力が低下してしまうことがある。したがって、この実施例では湿度センサ12により内部湿度をモニタリングし、筐体3内の相対湿度が設定湿度の上限を越えた場合にはバルブ11を開けることにより、乾燥剤5により湿度を低下させ、逆に湿度が下限を下回った場合にはバルブ10を開けて筐体3内を加湿する。このように雰囲気を制御することで効率よくケミカルフィルタを作用させながら同時に自然酸化膜の成長を抑えることができる。
以上、内部で使用されるケミカルフィルタの性能を維持させながら、密閉空間内で半導体基板が持ち込むガス状不純物が除去され、且つ高清浄度雰囲気を効率的に維持できるとともに湿度を効率的に制御できる半導体基板などの基板収納装置が得られる。

次に、図7を参照して第4の実施例を説明する。
図7は、半導体基板収納装置の概略断面図である。半導体基板(ウェーハ)1は、それを保持するキャリア2ごと収納装置を構成する筐体3内に仕切り板13に沿うように収納され、蓋4をすることによって筐体3の内部に密閉される。筐体3内部の空気(Air)は、筐体底部の側壁近傍に配置された塩化マグネシウムを主成分とする1対の乾燥剤5と、乾燥剤5に近接して配置され、有機物を除去する繊維状活性炭と陰イオン・陽イオンを除去するアンモニウム基、アミノ基、スルホン基、カルボン基を有する化学繊維による織布で形成されたケミカルフィルタ6により清浄化される。乾燥剤5やケミカルフィルタ6から発生した微粒子は、ULPAフィルタ8により除去される。この清浄化された空気(Air)は、収納装置に取り付けられた携帯用電源(図示しない)により駆動されるファン7によって筐体3内を循環される。ファン7は、ケミカルフィルタ6の直下にこれに近接して配置されている。これら内部部品の配置は、空気の流れに対して、上流から乾燥剤5、ケミカルフィルタ6、ULPAフィルタ8、半導体基板(ウェーハ)1の順になっている。

また、ファン7を0.2m3 /minの流量で30秒間作動、10秒間停止という間欠運転をさせることにより、約200gの乾燥剤を入れた内容積約35リットルの筐体3内部の雰囲気を循環させると、蓋4を閉めた直後に約50%であった相対湿度は、1分も経たないうちに10%以下まで低下し、約3分で安定する。これに対しファン7を作動させない場合には50分を経ても安定せず15%程度までしか低下しない。したがって、ファンを動作させることにより蓋の開閉の際に外部より進入する水分の影響を少なくできることがわかる。また、使用する乾燥剤の量を50gにすると、安定した相対湿度は、約25%であった。このように乾燥剤の量を調整することで内部の湿度を制御することが可能である。また、乾燥剤には、酸化マグネシウムや水酸化マグネシウム、ゼオライト、塩化カルシウム、シリカゲルなどを用いることにより相対湿度を所定の値に制御することもできる。
以上、内部で使用されるケミカルフィルタの性能を維持させながら、密閉空間内で半導体基板が持ち込むガス状不純物が除去され、かつ高清浄度雰囲気を効率的に維持できるとともに湿度の制御を効率的に行うことができる基板収納装置が得られる。

以上述べたように、筐体に配置されたケミカルフィルタは、空気や乾燥ガスに含まれる不純物ガス、例えば、HF、NH3 、HCl、SOx ガス等を除去する。さらに、空気中の不純物ガスが取り除かれた空気もしくは乾燥ガスは、次のHEPAフィルタ又はULPAフィルタにより粒子が除去される。ULPAフィルタに代えてHEPAフィルタを用いることができる。
ケミカルフィルタは、酸やアルカリ、有機物などのガス状不純物を除去するものであり、酸やアルカリを除去するフィルタには、イオン交換不織布あるいは織布を用いたフィルタ、添着剤を付加した活性炭フィルタなどがあり、さらに、有機物を除去するフィルタには、セラミックフィルタや添着剤を付加しない活性炭フィルタなどがある。
イオン交換不織布あるいは織布におけるイオン交換基部分は、普通水和した形になっていて、周りの湿度によって水和の数が変わる。この水和水は不純物を除去するイオン交換反応に必要なものであり、湿度の低い環境で使用するとフィルタ寿命が低下する。

活性炭フィルタにはセルローズ系、アクリル系、リグニン系繊維を炭化賦活した活性炭素繊維があり、このフィルタは表面に酸やアルカリなどの添着剤を付加してアルカリ又は酸を除去する。活性炭表面にはある程度の吸着水が存在し、ガス不純物はまず吸着水にトラップされ、吸着水のある環境下で中和反応を起こす。したがって、活性炭フィルタは湿度が低いとフィルタ寿命が短くなる。
アルミナタイプのケミカルフィルタは、アルミナ粒子に酸やアルカリなどの添着剤をつけてアルカリ又は酸を除去する。活性炭の場合と同様に水がないと性能が落ちるものとおもわれる。
以上のようにケミカルフィルタは、水和水もしくは吸着水を有している。したがって、本発明のようにケミカルフィルタを用いるにあたって、その性能を維持するためには、湿度を所定の範囲に制御する必要がある。

HEPAフィルタは、定格風量で流径0.3μmの粒子に対して99.97%以上の粒子補集効率をもつエアフィルタである。ULPAフィルタは、HEPAフィルタよりも更に高い粒子補集効率を目的に開発されたものであり、流径0.1μmの粒子に対して99.9995%以上の粒子補集効率をもつエアフィルタである。ULPAフィルタは、濾材にガラス繊維を用いるが、ボロンや金属等の不純物がなく、酸、アルカリ、有機溶剤等に侵されないポリテトラフルオロエチレン(PTFE)を濾材に使用することもできる。
また、筐体の材質にはアウトガス発生の少ない材料、例えば、ポリカーボネート(PC)やポリブチレンテレフタレート(PBT)を用いる。

次に、図5、図6及び図8を参照して本発明の効果を説明する。
比較する従来のものとして、(a)とくに筐体内部の雰囲気を制御する機構を持たない、相対湿度(RH)を42%に保持したポリプロピレン製の密閉された半導体基板収納装置、(b)ポリプロピレン製の密閉された筐体に塩化マグネシウムを主成分とする乾燥剤を同封することにより相対湿度(RH)を17%に制御した半導体基板収納装置、(c)繊維状活性炭及びスルホン基、カルボン基、アミノ基、アンモニウム基を有する化学繊維で作ったケミカルフィルタ(CF)により筐体内雰囲気中から有機物及び陰・陽イオンを削減し、相対湿度(RH)を42%に保持した半導体基板収納装置を用意し、これらと本発明の(d)筐体内に乾燥剤とケミカルフィルタ(CF)とを同時に含み、雰囲気中から有機物、陰・陽イオン及び水分を削減し、相対湿度(RH)を27%に保持した半導体基板収納装置の4種類それぞれにアルミニウムの0.3μmのライン/スペース配線パターンを形成した6インチ径(6″φ)のシリコンウェーハ(Wf)を96時間保管した場合のコロージョン発生評価を行った結果を図5に示す。図5に示す特性図は、縦軸がコロージョン発生数(個/6″φWf)、横軸が上記(a)乃至(d)を表わしている。コロージョン評価にはKLA(商品名)と呼ばれる回路パターン評価装置を用いた。この結果より、6インチのシリコン半導体基板面内に従来のポリプロピレン製の密閉筐体(a)では約6万個、湿度のみを制御した場合(b)でも約3万個のコロージョンが発生した。また、従来のケミカルフィルタのみによる方法(c)でも効果は見られるものの、発生個数は約400個と完全に制御することができなかった。こられに対し、本発明では((d)の場合)コロージョンの発生を完全に制御できていることが分かる。
