【0001】

BACKGROUND OF THE INVENTION
The present invention relates to a method for manufacturing a connection device that transmits an electrical signal to an electrode through a contact terminal, and an inspection device.
[0002]
[Prior art]
As a prior art of a connecting device, a manufacturing method thereof, and an inspection device using the connecting device, Japanese Patent Application Laid-Open No. 11-288984 discloses a contact terminal as an electrode of an object to be inspected (semiconductor element) on a surface layer of a conductive film. It is described that a photoresist mask is formed at a corresponding position and a portion other than the photoresist mask is formed by protrusions obtained by etching.
[0003]
[Problems to be solved by the invention]
However, since the above prior art is a method of performing shower etching of a metal thin film using a photoresist mask, the position of the photoresist mask is shifted from the width on the lead-out wiring, and there is a problem that contact terminals cannot be formed accurately. .
[0004]
In other words, the conventional technique has a problem that it is difficult to accurately align the photoresist mask for forming the contact terminal and the lead wiring.
[0005]
The present invention has been made to solve the above-described problems, and an object of the present invention is to provide a contact terminal manufacturing method and an inspection apparatus that facilitate alignment of a photoresist for forming a contact terminal and a lead wiring. To do.
[0006]
[Means for Solving the Problems]
The above object can be achieved by forming a conductive wiring by etching the conductive film, placing a resist mask so as to intersect the conductive wiring, and shower-etching the conductive wiring.
[0007]
More specifically, a method for manufacturing a connection device for transmitting and receiving an electrical signal from an inspection object, the first step of forming a conductive wiring by etching a conductive film,
This is achieved by including a second step of forming a resist that intersects with the conductive wiring, and a third step of forming a lead-out wiring having a contact terminal by etching the conductive wiring.
[0008]
Also, a method for manufacturing a connection device for sending and receiving electrical signals from an inspection object,
A first step of forming a conductive wiring having a narrow portion in part by etching the conductive film; a second step of forming a resist crossing the narrow portion of the conductive wiring; and And a third step of forming a lead wiring having a contact terminal by etching.
[0009]
Further, in the above manufacturing method, this is achieved by etching the conductive wiring using an arbitrary resist together with the resist crossing the conductive wiring and adjusting the thickness of the conductive wiring.
[0010]
Further, an inspection apparatus having a sample support system for positioning and pressing an inspection object, a connection device that contacts an object to be inspected and transmits and receives an electrical signal, and a tester that performs measurement,
The connecting device is achieved by an inspection device which is a connecting device manufactured by the manufacturing method described above.
[0011]
As described above, when a resist mask is used so as to cross the conductive wiring, even if there is an error in the alignment of the resist mask, the resist mask is hardly displaced from the width of the conductive wiring. The contact terminal can be reliably formed at the intersection of the conductive wiring and the resist mask.
[0012]
Further, since the contact terminals are formed together by etching the conductive wiring with a resist mask that intersects the conductive wiring, there is a slight displacement (position) in the longitudinal direction of the conductive wiring and the longitudinal direction of the resist mask that intersects the conductive wiring. Even if there is an alignment error), the intersection of the conductive wiring and resist mask is secured at the desired position, and these intersection points define the formation accuracy of the conductive wiring (pitch accuracy between the wirings) and the tip formation position. The contact terminals can be easily formed while maintaining the relative position between the contact terminals within the accuracy of both masks without impairing the position accuracy of the resist mask.
[0013]
