【発明の属する技術分野】
本発明は、液状物の吐出方法および液状物の吐出装置に関し、より詳細には、均一な厚さの塗膜が得られるとともに、液状物の使用効率が良好な液状物の吐出方法および液状物の吐出装置に関する。

【従来の技術】
従来から、半導体基板、液晶表示装置、あるいはカラーフィルタ用基板等に対して、膜厚が比較的薄い塗膜を形成する技術として、スピンコータ法、ダイコート法、ロールコート法等の塗布方法が知られている。これらの塗布方法のうち、ミクロンオーダーの薄くて、均一な塗膜を形成する場合には、スピンコータ法が一般に適しているとされている。
このスピンコータ法は、塗膜が形成される被塗布基板(以下、「基板」という)をスピンチャック上に保持して、その中央部に塗布すべき液状物、例えばレジスト材料を滴下し、その後、その基板を高速回転させて、発生した遠心力により基板中央部から外周部に向かって、その液状液を拡散させて塗膜を形成する方法である。
しかしながら、かかるスピンコータ法は、他の塗布方法に比べて、膜厚の分布が少なく均一な塗膜を形成するのに適しているものの、滴下した液状物の約90%以上を基板表面からその周囲に拡散させて、レベリングさせているために、液状物が無駄に消費され、環境的および経済的に不利であるという問題点が見られた。

そこで、図26に示すように、特開平8−250389号公報には、液状物の無駄な消費を抑え、かつ、基板に反りや凹凸があっても均一な膜厚の塗膜を形成することを目的とした薄膜形成装置および薄膜形成方法が開示されている。より具体的には、液状物を間欠的に定量噴出するインクジェット方式ノズルを一定方向に複数配列して設けるとともに、これを配列方向と直交する方向に直線的に相対移動させて、液状物を基板上に塗布することを特徴とした薄膜形成装置および薄膜形成方法が開示されている。

また、図27に示すように、特開平8−314148号公報には、樹脂塗膜の製作方法が開示されている。より具体的には、膜厚不均一部(ビード)を縮小して、有用面積を拡大することを目的として、インクジェット方式ノズルによって、樹脂塗膜を基板上に設けた後、第1の加熱手段によって樹脂塗膜を加熱乾燥させる工程において、第1の加熱手段とは別に設けた第2の加熱手段によって、外縁部分の温度を局部的に制御することを特徴とした樹脂塗膜の製作方法が開示されている。

また、図28に示すように、特開平9−10657号公報には、塗布液の無駄が少なく、所定の膜厚の薄膜を形成することを目的とした薄膜形成装置が開示されている。より具体的には、基板に対して、塗布液を吐出する微細ノズルを複数個有するインクジェットヘッドと、基板を回転させる回転手段と、インクジェットヘッドを回転軸の近傍領域と、離間領域との間で相対移動させる相対移動手段と、回転軸の近傍領域から離間領域に向かって、相対移動手段の相対移動速度を小さくするか、あるいは角速度を小さくするように制御するための相対移動制御手段と、を有する薄膜形成装置が開示されている。

また、図29に示すように、特開2001−174819号公報には、材料コストを低減し、膜厚の均一性に優れた塗膜を形成することを目的とした塗布膜形成方法および成膜装置が開示されている。より具体的には、(a)インクジェットノズルによって、処理室内に水平に配置された基板の膜形成領域に、液滴状または霧状の膜材料を供給する工程と、(b)膜材料が供給された基板を回転させることにより、膜材料を基板上で拡散させて塗布膜を形成する工程と、を具備した塗布膜形成方法および成膜装置が開示されている。

さらに、図30に示すように、特開2000−288455号公報には、密度が異なる複数のレジスト材料からなる第1のレジスト薄膜および第2のレジスト薄膜を効率的に形成することを目的としたレジスト塗布装置が開示されている。より具体的には、第1のレジスト薄膜を形成する第1の領域および第2のレジスト薄膜を形成する第2の領域の位置を記憶するためのデータ記憶部と、第1の領域に第1のレジスト薄膜を形成するための第1のレジスト塗布部と、第2の領域に第2のレジスト薄膜を形成するための第2のレジスト塗布部と、密度が異なる複数のレジスト材料を塗り分けるように制御するためのレジスト塗布制御部と、を具備したレジスト塗布装置が開示されている。

【発明が解決しようとする課題】
しかしながら、特開平8−250389号公報に開示された液状物からなる薄膜形成装置および薄膜形成方法は、インクジェット方式ノズルを一定方向に直線的に相対移動させるために、基板の形状が角型であって、その大きさが特定されている場合には適しているものの、形状が円形の基板や、大きさが異なる基板に対して塗布する場合には、液状物に無駄を生じるおそれがあった。
また、基板上に柱状スペーサーが配置されている場合があるが、かかる柱状スペーサーが障害となって、液状物の拡散が不十分となり、ますます均一な厚さを有する薄膜を形成することが困難になる場合が見られた。

また、特開平8−314148号公報に開示された樹脂塗膜の製作方法では、樹脂塗膜を加熱乾燥させる工程において、第2の加熱手段を設けて外縁部分の温度を局部的に制御しなければならないために、製造装置が大規模になって、製造コストが高くなったり、製造時間が長くなったりするという問題が見られた。また、第2の加熱手段を設けて外縁部分の温度を局部的に制御する手法では、塗布液の使用効率が低いばかりか、基板の回転中心付近の膜厚分布を含めて、均一な厚さを有する薄膜を形成することは困難であった。

また、特開平9−10657号公報に開示された薄膜形成装置は、角速度や移動速度を制御しながら塗布しているものの、きめ細かい制御をすることが困難であった。その一方、基本的にインクジェットヘッドから一定量の塗布液を吐出することを意図しているため、基板の回転外周部において、ヘッドの移動速度あるいは角速度を小さくする必要があり、印字に長時間を要するという問題があった。また、塗布液の粘度や固形分が環境条件によって変化した場合には、基本的にインクジェットヘッドから一定量の塗布液を吐出することが困難となり、結果として、塗布液の使用効率を高めた状態で、均一な厚さを有する薄膜を形成することが困難であった。

また、特開2001−174819号公報に開示された塗布膜形成方法は、液滴状または霧状の膜材料を基板の全面に、基本的に一度で供給するため、インクジェットヘッドから一定量の塗布液を常に吐出することができる場合には、均一な厚さの薄膜を形成する上で有効であるが、塗布液の粘度や固形分が環境条件によって変化した場合に、基板の回転中心付近の膜厚が若干厚くなりやすいという問題が見られた。
さらに、特開2000−288455号公報に開示されたレジスト塗布装置についても、密度等が異なる複数のレジストを短時間で形成する上では有効な塗布手段であるが、基板の回転中心付近の膜厚が若干厚くなりやすいという問題が見られた。

したがって、本発明は、このような問題点を解決することを意図したものであって、基板に対して塗布する液状物の吐出量を変えることによって、基板全体にわたって膜厚分布が小さく、均一な厚さの塗膜が得られるとともに、塗布される液状物の無駄を少なくして、使用効率を高めた液状物の吐出方法および液状物の吐出装置を提供することを目的とする。

【課題を解決するための手段】
本発明によれば、複数のノズルからなるノズル列を有する複数の液滴吐出ヘッドのノズルから液状物を吐出させ、基板に対して塗布する液状物の吐出方法において、前記基板の特定位置からの距離に応じて、前記複数の液滴吐出ヘッド毎に、前記基板の基準半径方向に対する前記ノズル列の配列方向の傾斜角度を調節し前記基板の塗布領域を少なくとも二つに分割し、当該分割したいずれか一つの領域に対する液状物の吐出量を、分割したその他の領域よりも多くすることを特徴とする液状物の吐出方法が提供され、上述した問題を解決することができる。
すなわち、液状物を塗布する基板の位置に対応させて、液滴吐出ヘッドからの液状物の吐出量を変えることにより、基板全体にわたって膜厚分布が小さく、均一な厚さの塗膜を得ることができる。また、液滴吐出ヘッドのノズルから液状物を吐出させるとともに、液滴吐出ヘッドからの液状物の吐出量を変えることにより、塗布される液状物の無駄を少なくして使用効率を高めることができる。また、このように実施することにより、簡易な液滴吐出ヘッド構造であっても、基板の大きさや表面状態、あるいは液状物の特性に応じてきめ細かく液状物の吐出量を制御することができ、特に基板に対する液状物の単位塗布量を変化させることができる。

また、本発明の液状物の吐出方法を実施するにあたり、液滴吐出ヘッドとして、複数の液滴吐出ヘッドを用意するとともに、液状物を塗布する各領域に対してそれぞれ異なる液滴吐出ヘッドを用いて液状物を塗布することが好ましい。
このように実施することにより、基板全体にわたってさらに膜厚分布を小さくすることができるとともに、塗布される液状物の無駄を少なくして使用効率を高めることができる。

また、本発明の液状物の吐出方法を実施するにあたり、基板に対する液状物の吐出量を段階的にまたは連続的に変化させることが好ましい。

また、本発明の別の態様は、液状物を吐出させて、基板に対して塗布するための液状物の吐出装置において、複数のノズルからなるノズル列を有する複数の液滴吐出ヘッドと、吐出量調節手段と、を備え、前記基板の特定位置からの距離に応じて、前記液滴吐出ヘッド毎に、前記基板の基準半径方向に対する前記ノズル列の配列方向の傾斜角度が変えてあり、当該吐出量調節手段が、前記基板の液状物を塗布する領域を少なくとも二つに分割した場合に、分割したいずれか一つの領域に対する液状物の吐出量を、分割したその他の領域よりも多く制御することを特徴とする液状物の吐出装置が、提供され、上述した問題を解決することができる。
すなわち、吐出量調節手段によって、液状物を塗布する基板の位置に対応させて、液滴吐出ヘッドからの液状物の吐出量を変えることにより、基板全体にわたって膜厚分布が小さく、均一な厚さの塗膜を得ることができる。また、吐出量調節手段によって制御しながら、液滴吐出ヘッドのノズルから液状物を吐出させるとともに、液滴吐出ヘッドからの液状物の吐出量を変えることにより、塗布される液状物の無駄を少なくして使用効率を高めることができる。

【発明の実施形態】
以下、本発明の実施形態を図面に基づいて、具体的に説明する。ただし、かかる実施形態は、本発明の一態様を示すものであり、この発明を限定するものではなく、本発明の範囲内で任意に変更することが可能である。

[第1の実施形態]
第1の実施形態は、液滴吐出ヘッドのノズルから液状物を吐出させ、基板に対して塗布する液状物の吐出方法であって、基板の塗布領域を少なくとも二つに分割した場合に、当該分割したいずれか一つの領域に対する液状物の吐出量を、分割したその他の領域よりも多く制御することを特徴とする液状物の吐出方法である。以下、第1の実施形態における液状物の吐出方法について、適宜図面を参照しながら、構成要件ごとに具体的に説明する。

(1)液状物の吐出装置
▲1▼液滴吐出ヘッドの構成
第1の実施形態に使用する液滴吐出ヘッド22を図1に示す。より具体的には、図1(a)は、第1の実施形態に使用する液滴吐出ヘッド22の要部を一部切欠いて示す斜視図であり、図1(b)は、図1(a)に示す液滴吐出ヘッド22のb−b線断面図である。
そして、かかる液滴吐出ヘッド22を含む液状物の吐出装置は、図2に示すように、スピンコータ24等を有して構成されており、その両者をホストコンピュータによって制御している。
また、かかる液滴吐出ヘッド22は、圧電素子を用いたインクジェット方式により、複数の液状物、すなわち、同一または異種の少なくとも2つ以上の液状物を対応するノズル列から吐出させて基板に塗布することが好ましい。
ただし、本発明による液状物の吐出装置は、かかるインクジェット方式に限定されるものではなく、他の方式による液状物の吐出装置であっても、複数の微小な液状物を順次吐出できる限り使用することができる。例えば、加熱によって発生するバブルを利用してインク等を吐出するいわゆる加熱方式のインクジェット方式による液状物の吐出装置であってもよい。

また、液滴吐出ヘッド22は、例えば、ステンレス製ノズルプレート29と、それに対向して配置される振動板31と、その両者を互いに接合する複数の仕切り部材32とを備えている。また、ノズルプレート29と、振動板31との間に、各仕切り部材32によって、複数の液状物貯蔵室33と、液溜り34とが形成されており、かつ複数の液状物貯蔵室33と、液溜り34との間が、通路38を介して互いに連通してなっている。また、振動板31の適所に液状物供給孔36が形成されており、この液状物供給孔36に液状物供給装置37が接続されている。
かかる液状物供給装置37は、液状物としてのフォトリソグラフィ法に使用されるレジスト材料やフィルタエレメント材料(M)の一つ、例えばRGB画素のうちのR画素に対応したフィルタエレメント材料(M)や、YMC画素のうちのY画素に対応したフィルタエレメント材料(M)等を液状物供給孔36へ供給する装置である。
したがって、供給された液状物は、液溜り34に充填され、さらに通路38を通って液状物貯蔵室33に充填されることになる。

また、液滴吐出ヘッド22の一部を構成するノズルプレート29は、液状物貯蔵室33から、液状物をジェット状に噴射するためのノズル列27が設けられている。また、振動板31における液状物貯蔵室33の形成部分に対応する面に、液状物加圧体39が取り付けられている。この液状物加圧体39は、圧電素子41およびこれを挟持する一対の電極42aおよび42bを有している。
また、圧電素子41は、電極42aおよび42bへの通電によって矢印Cで示す外側へ突出するように撓み変形し、これにより液状物貯蔵室33の容積を増大させる機能を有している。そして、液状物貯蔵室33の容積が増大すると、その増大した容積分に相当する液状物、例えば、レジスト材料やフィルタエレメント材料(M)が液溜り34から通路38を通って液状物貯蔵室33へ流入する。
一方、圧電素子41への通電を解除すると、圧電素子41と振動板31が共に元の形状へ戻り、液状物貯蔵室33も元の容積に戻る。そのため液状物貯蔵室33の内部にある液状物の圧力が上昇し、ノズル列27から液状物、例えば、フィルタエレメント材料(M)が液滴8となって吐出する。
なお、液滴8は、液状物に含まれる溶剤等の種類にかかわらず、微小な液滴として、ノズル列27から安定して吐出することができる。

▲2▼液滴吐出ヘッドの個数
また、液滴吐出ヘッド22は、少なくとも1つ設ければ良いが、本発明による液状物の吐出装置においては、液滴吐出ヘッド22を複数有することも好ましい。
その場合には、分割された基板領域毎に別の液滴吐出ヘッドを用いて液状物を吐出させることが好ましい。例えば、図12に示すように、3つの液滴吐出ヘッド22a,22b,22cを設け、そのそれぞれに液状物の吐出を担当する領域を分担させるとよい。すなわち、液滴吐出ヘッド22a,22b,22cが、それぞれ領域26c,26d,26eへの吐出を担当することが好ましい。
こうように構成すると、各液滴吐出ヘッド22a,22b,22cが担当する領域が細分化されてそれぞれの各液滴吐出ヘッドの管轄する領域が限定されるため、それぞれによる液状物の吐出量の制御をきめ細かくすることが出来る。しかも、液滴吐出ヘッドを複数設けると1つ1つの液滴吐出ヘッドによりカバーする領域が縮小されるので、1つの液滴吐出ヘッドで基板26の表面全体をカバーするよりも液状物の未塗布部分が生じるおそれが極力少なくなる。
特に、領域26c,26d,26eのそれぞれにおいて、液状物の吐出量が大幅に異なる場合は、液滴吐出ヘッドを複数設けて液状物の吐出を分担させることが好ましい。この理由は、液滴吐出ヘッド22が1つの場合に比べて各領域に応じた吐出量の個別制御が可能になるだけでなく、それぞれの液滴吐出ヘッドによって吐出量の微細な制御が可能になるためである。

また、液滴吐出ヘッド22a,22b,22cのそれぞれに、図3が示すように、複数の液状物に対応したノズル列27を設けて、各液滴吐出ヘッド22a,22b,22cを、例えば、RGB画素あるいはYMC画素のカラーフィルタ用インクにそれぞれ対応した複数の液滴吐出ヘッドとし、それぞれからRGB画素あるいはYMC画素に対応したインクを吐出させることも好ましい。
この理由は、このように構成することにより、各液状物に対応した液滴吐出ヘッドをホストコンピュータによって動作制御しながら、所定の動作をさせるだけで、きめ細かい描画が可能となるためである。
したがって、複数の液状物の蒸発特性等に対応させて、例えば、3つの液滴吐出ヘッド22a,22b,22cを設けた場合、1つの液滴吐出ヘッド22aは1回動作させて液状物を1回塗布し、別の液滴吐出ヘッド22bも同様に動作させて液状物を2回重ねて塗布し、さらに別の液滴吐出ヘッド22cも同様に動作させて液状物を3回重ねて塗布することが容易となる。

一方、液滴吐出ヘッド22を1つ設けた場合には、ノズル27aの個数およびノズル列27の大きさと、基板26の塗布領域の大きさとの双方を考慮し、必要に応じて液滴吐出ヘッド22を基板26に対して相対的に移動させる等して、塗布領域の全体にわたって液状物の吐出量を変化させることが好ましい。
また、液滴吐出ヘッド22が1つの場合は、複数の液状物に対応したノズル列27を設けることが好ましい。こうすると、液状物の吐出装置の全体をコンパクトにすることができる。例えば、液滴吐出ヘッド22に3つの液状物に対応したノズル列27を三列設けることにより、3つの液滴吐出ヘッド22a,22b,22cを設けた場合と比較して、液滴吐出ヘッド22の占有面積を小さくすることができ、液滴吐出ヘッド22に対応した駆動装置等の占有面積も小さくすることができる。

また、本発明による液状物の吐出装置では、ノズル列27を適宜構成し、吐出した液滴8が、図2に示すようにスピンコータ24上に固定されている円形状基板26に対して塗布する構成が好ましい。
すなわち、ノズル列27は、図3に示すように、直径約0.02〜0.1mm程度の微小なノズル27aを複数有していて、各ノズル27aのラインが単位長さ当たり複数列配置されている構成が好ましい。
このノズル列27は、図の矢印aで示す方向から流入する液状物を圧電素子41により、各ノズル27aから微小な液滴として吐出することができる。なお、本発明による液状物の吐出装置では、ノズル27aの個数は複数の場合に限定されることはなく1つであってもよい。

▲4▼回転手段
回転手段、例えば、スピンコータ24を設けて、基板26を高速で回転させることが好ましい。その場合、スピンコータ24は、液滴吐出ヘッド22の下側で、これが移動する範囲をカバーし得るように設置されていることが好ましい。すなわち、スピンコータ24は、図2に示すように、回転軸15と、その上部に固定された取り付け板14とを有していて、その取り付け板14が回転軸15を固定する部分に対応する中心部14aを中心として、始動直後および停止直前を除く定常状態では一定の角速度ωで回転する装置である。
この角速度ωは、例えば10〜10、000rpmの範囲内の値である。そして、この取り付け板14の上面に基板26が固定して配置されると、基板26が中心部14aを中心として一定の角速度ωで回転することになる。取り付け板14は、図4に示すように、モータ等を備えた駆動機構25がホストコンピュータ60の制御にしたがい作動することによって回転することが好ましい。なお、液滴吐出ヘッド22は、ホストコンピュータ60による制御に従って、移動等して作動することが好ましい。

また、ホストコンピュータ60は、装置本体にキーボードおよびマウス等の入力装置66と、ディスプレイおよびプリンタ等の出力装置67とが接続されていることが好ましい。
ここで、図6は、ホストコンピュータ60の構成を示す機能ブロック図である。また、ホストコンピュータ60は、装置本体内にCPU61と、ROM62と、RAM63と、入出力制御装置64とを有し、これらが互いにバス65を介して接続されていることが好ましい。そして、CPU61は、ROM62に記憶されているプログラムにしたがって作動して、スピンコータ24と液滴吐出ヘッド22の動作の制御を司り、本発明の特徴とする吐出量調節手段として機能することが好ましい。また、ROM62は、CPU61が実行する制御プログラムを記憶しており、RAM63は、CPU61が処理するデータ等を一時的に記憶したり、CPU61の制御に必要な恒久的なデータを記憶したりしていることが好ましい。さらに、入出力制御装置64は、入力装置66および出力装置67とのデータの入出力を制御していることが好ましい。

(2)液状物の吐出方法
第1の実施形態においては、液滴吐出ヘッド22から液滴8が吐出された後、図5(a)に示すように、その液滴8を、液滴吐出ヘッド22の下方に配置されている基板26に滴下することが好ましい。
そして、液滴吐出ヘッド22のノズルから液状物を基板に対して塗布した後に、当該液状物を一定方向あるいは円周方向に拡散させる工程を設けて、塗布した液状物を拡散させることが好ましい。例えば、液滴8を、基板26に与えられたスピンコータ等による遠心力や、ローラー等による押圧力によって、図5(b)に示すように基板26の表面上を拡散し、図5(c)に示すように基板26上に塗膜9が形成されることになる。
ところが、滴下される液滴8の一部が周囲に飛散してしまい、基板26の塗布位置にかかわらず、滴下される液滴8の量が同一である場合は、液状物によっては粘性が強いために、基板26上に形成される塗膜の膜厚が均一にならずにバラツキが生じる恐れがある。
したがって、第1の実施形態においては、このような液滴8の飛散、基板の形状や液状物の特性の相違による塗膜のバラツキや液状物の無駄を生じないように液状物の吐出量を次のように変化させて調節することが好ましい。

液状物の吐出装置による吐出量の調節は、図7(1)に示すように、基板26の塗布領域を上述のように、三つの領域26c,26d,26eに分割することが好ましい。そして、図7(2)に示すように、その分割した各領域26c,26d,26eに対し、液状物の吐出量が領域26c,26d,26eの順に多くなるように、すなわち、回転軸15に近い内側の領域26cよりも外側の領域26d,26eが多くなるように変化させることが好ましい。
この理由は、このように液状物の吐出量を調節することにより、液状物が行き渡りにくい外側領域であっても、内側領域よりも多く液状物を塗布することができる。したがって、液状物がたとえ粘性等の関係で、基板26の表面上を広がりにくい場合でも、滴下した液状物が基板表面の全体にわたって、均一に塗布することができる。
なお、図7(2)では、液状物の吐出量の多少を矢印pの本数の多少とその長さの違いによって示している。すなわち、矢印pの本数が多く、長さが長いほど吐出量が多くなることを意味している。

また、一例として、基板26の塗布領域を三つに分割しているが、塗布領域は少なくとも二つに分割すればよく、三つより多く分割してもよい。三つよりも多く分割する場合は、例えば、図11(1)に示すように、液状物の吐出量Yが内側から外側に向かって一定量づつ段階的に変化させることも好ましい。

また、液状物の吐出量を調節するに際して、ホストコンピュータ60により液滴吐出ヘッド22の動作を制御して行うことが好ましい。
そして、液状物の吐出量を調節する場合には、塗布しようとする液状物の粘度や密度、あるいは液状物に含まれる溶媒の蒸発速度等の特性と、スピンコータ24の取り付け板14が回転する角速度とを考慮するのが望ましい。
その理由は、液状物は、その特性によって、基板上の広がり具合が相違し、例えば、粘性が高いと広がりにくく基板の中央に滞留しやすいためである。また、特性が同じでもスピンコータ24の角速度が異なれば遠心力の大きさが異なり、液状物の広がり具合が相違することが想定され、その相違に応じて液状物の吐出量を調節することが吐出量を適切にする上で望ましいからである。

また、液状物の吐出量を調節するに際して、液状物の吐出量Yを、基板26の特定位置、例えば、基板26の回転中心(中心部14a)からの距離xに比例して増加させることが好ましい。
この場合、吐出量Yと距離xとの関係をグラフに示すと、図8(1)に示すような一定の傾きをもった直線になり、吐出量Yの距離xに対する変化の割合yと、距離xとの関係をグラフに示すと、図8(2)に示すようにx軸に平行な直線となる。

また、液状物の吐出量を調節するに際して、液滴吐出ヘッド22の位置を動かさずに固定しておき、圧電素子41への通電制御によって各ノズル27aの吐出量を変えることも好ましい。この場合は、液滴吐出ヘッド22に複数のノズル27aを有するノズル列27が設けられている場合が好ましい。
一方、液滴吐出ヘッド22を移動させ、基板26に対する相対的な位置を変えて、それによって液状物の吐出量を変化させることも好ましい。この場合には、液滴吐出ヘッド22に1つのノズル27aが設けられている場合が好ましい。

また、液状物の吐出量を調節するに際して、図14(a)および(b)に示すように、基板26の半径方向に対する、複数の液滴吐出ヘッド22におけるノズル列27の傾斜角度、すなわち、基板26の半径方向の軸線Lに対する、各ノズル列27の配列方向(t1、t2、t3)を、基板26の回転中心26fからの距離に応じて変えることが好ましい。
この理由は、複数のノズル列27の傾斜角度を変えることにより、基板26の単位幅当たりに配置されるノズル列(ノズル穴)27の個数が変わるので、液状物の塗りむらを少なくできるためである。また、このように塗りむらが少なくなるので、基板26の位置に対応した液状物の吐出量の調整自体を緩和することができる。

例えば、図14(a)に示すように、横幅(W1〜W3)および縦長(h1〜h3)、並びにノズル列27の数(2個または3個)が異なる3個の液滴吐出ヘッド22を準備し、回転中心26fから、外側に向かってそれぞれ配置するとともに、一例として、回転中心26fに近いノズル列27の傾斜角度を0°とし、中間のノズル列27の傾斜角度を45°とし、回転中心26fから最も遠いノズル列27の傾斜角度を90°とすることが好ましい。
この場合、回転中心26fに近いノズル列27の場合は、基板26の単位幅を塗布するのに、回転方向に存在する2個のノズル穴が対応するが、回転中心26fに遠いノズル列27の場合、6個のノズル穴が対応することにより、塗りむらを少なくすることができ、液状物の吐出量の調整を緩和することができる。
なお、この場合、基板26の領域26c、26d、26eにおける半径方向の長さ(L1、L2、L3)をそれぞれ等しくしてあるため、回転中心26fに遠いノズル列27の場合、ノズル列27の横方向の位置が移動しないとすると、基板上にノズル列(ノズル穴)が存在しない箇所が生じることになる。しかしながら、例えば、回転中心26fに遠いノズル列27の数を増やすことにより、塗布された液状物が外側に拡散されやすくなるため、結果として、均一な厚さを有する塗膜を形成することができる。
また、図14(b)に示すように、横幅(W1〜W3)および縦長(h1〜h3)、並びにノズル列27の数(2個)がそれぞれ等しい3個の液滴吐出ヘッド22を準備し、回転中心26fから、外側に向かってそれぞれ配置するとともに、一例として、回転中心26fに近いノズル列27の傾斜角度を0°とし、中間のノズル列27の傾斜角度を60°とし、回転中心26fから最も遠いノズル列27の傾斜角度を85°とすることが好ましい。
この場合、基板26の領域26c、26d、26eにおける半径方向の長さ(L1、L2、L3)を外側に向かって順に小さくしてあるため、基板上にノズル列(ノズル穴)が存在しない箇所が生じることが少なくなるとともに、液状物の吐出量の調整を緩和することができる。
なお、このように複数の液滴吐出ヘッド22を用いて液状物を塗布すると、基板上に均一な膜厚の塗膜を形成することができるが、その塗膜の膜厚分布をさらに減らすため、形成された塗膜の凹凸を少なくして滑らかにするためレベリングを施してもよい。

また、液状物の吐出量を調節するに際して、基板26の表面上における単位面積当たりの単位時間当たりの吐出量(以下、この吐出量を「単位吐出量」という)を基準にして変化させることが好ましい。
もちろん、各ノズル27aから単位時間当たりに吐出される量については変化させずに一定にして、基板26の表面上における単位面積当たりの吐出量を変化させるようにしてもよい。しかしながら、このように構成するよりも、各ノズル27aの単位時間当たりの吐出量を考慮する、つまり、吐出量が基板表面の位置(例えば中心からの距離)と時間によって変わる方が、きめ細かな制御が可能となる。したがって、より一層液状物の無駄を省き、均一な厚さを有する塗膜を形成することができる。
また、単位吐出量は、塗布しようとする液状物の特性を考慮し、その特性に応じて変化させるのが好ましい。この理由は、たとえ吐出量が同じであり、かつスピンコータ24の取り付け板14の角速度が同じであっても、液状物の特性により基板上での広がり具合が異なるからである。その特性としては、例えば液状物の粘性、密度、溶媒の蒸発速度、チクソトロピー性などが考えられる。

(3)液状物の種類、塗布物および基板
液状物の種類は特に制限されるものではない。例えば、レジスト材料、配向膜材料、顔料インク、染料インク、カラーフィルタ用インク(フィルタエレメント材料ともいう)、エレクトロルミネッセンス材料(正孔輸送性材料や電子輸送性材料等を含む)、プラズマ発光材料等が挙げられる。特に、レジスト材料や配向膜材料の場合、通常、膜厚分布を±2%以内にしなければならないことより、本発明の吐出方法の対象としての液状物としては好適である。

また、複数の液状物の種類を適宜選択するとともに、溶剤量等を決定し、例えば、溶液粘度を1〜30mPa・s(測定温度:25℃、以下同様)の範囲内の値とすることが好ましい。溶液粘度が1mPa・s未満の値となると、塗布物における厚膜化が実質的に困難となる場合があり、一方、溶液粘度が30mPa・sを超えるとノズル部分で目詰まりを起こしたり、均一な厚さを有する塗布物を形成したりすることが困難な場合があるからである。
したがって、塗布物における厚膜化と、その厚さの均一性等のバランスがより良好となる点からすると、複数の液状物の種類等を適宜選択して、溶液粘度を2〜10mPa・sの範囲内の値とすることが好ましく、3〜8mPa・sの範囲内の値とすれば一層好ましい。

なお、複数の液状物における溶液粘度を塗布物の用途に応じて適宜選択するとよい。例えば、後述するようにカラーフィルタを作成する場合は、色純度の関係で厚膜化が望まれることから、溶液粘度を6〜8mPa・sの範囲内の値とすることが好ましい。
基板に液状物を塗布して塗膜が形成される塗布物は、その種類に制限はなく、例えばカラーフィルタ用インクを塗布して得られる後述のカラーフィルタや、エレクトロルミネッセンス装置における発光層、プラズマディスプレイパネルにおける発光媒体、液晶表示装置におけるレジスト膜や配向膜などが挙げられる。また、その液状物を塗布する基板もその材質乃至用途は特に制限されはない。例えば、ポリエステルフィルム、ポリサルホンフィルム、ポリプロピレンフィルム、酢酸セルロースフィルム、TACフィルム、ガラス基板、セラミック基板等を用いることができる。基板自体の厚さや形状も特に制限されない。例えば、厚さは約10μm〜15mmの範囲内の値とすることができ、形状は円形でも矩形でもよい。また、例えば直径約130mmのポリカーボネート製の相変化型光ディスクを基板とし、液状物にUV硬化液を用い、上述した液状物の塗布方法により基板表面に形成された金属蒸着面の保護膜を形成してもよい。

[第2の実施形態]
次に、本発明における液状物の吐出装置に関する第2の実施形態について説明する。すなわち、第2の実施形態の吐出装置は、液状物を吐出させて、基板に対して塗布するための液状物の吐出装置であって、ノズルを有する液滴吐出ヘッドと、吐出量調節手段と、を備え、当該吐出量調節手段が、基板の液状物を塗布する領域を少なくとも二つに分割した場合に、分割したいずれか一つの領域に対する液状物の吐出量を、分割したその他の領域よりも多く制御することを特徴とする液状物の吐出装置である。
ここで、図15は、液状物の吐出装置50の概略を示す断面図である。この液状物の吐出装置50は、ノズル58aを有する液滴吐出ヘッド58から液状物を滴下してガラス基板10に塗布するように構成されている。なお、以下の説明は、第1の実施形態と相違する部分を中心として行い、共通する部分の説明は省略ないし簡略化する場合がある。

まず、液状物の吐出装置50は、図15に示すように、ガラス基板10を真空吸引しながら回転する試料台51と、装置全体を収納する筐体52と、試料台51の回転に伴い飛散する液状物を回収する廃液管54と、内部の排気を行う排気管55と、レジスト液等の液状物を貯留する液状容器56およびこれを収納する加圧タンク57と、液状物をガラス基板10に滴下するノズル58aと、これを水平に移動させる水平移動機構58bを備えた液滴吐出ヘッド58および蓋59とを有して構成され、装置全体の動作制御を吐出量調節手段として機能するコントロールユニット40により行うことが好ましい。
なお、液状物の吐出装置50は、図15ではガラス基板10を真空吸引して固定しているが、図16に示すように、試料台51の中央にチャックを設け、このチャックにガラス基板10を固定するように構成してもよい。

また、液状物の吐出装置50は、試料台51の中央に固定されたガラス基板10に対して、ノズル58aから液状物(例えばレジスト液)を滴下(一部散布含む)することが好ましい。その際にコントロールユニット40の制御にしたがい液滴吐出ヘッド58が作動して、ガラス基板10に対する位置が変わり、試料台51の回転軸を中心とする円周を境にして、ガラス基板10の塗布領域を回転軸に近い内側と、その外側の二つに分割してノズル58aから吐出する液状物の吐出量をその内側よりも外側の領域が多くなるように変化させることを特徴としている。
この理由は、このように構成すると、ガラス基板10の表面には液状物が行き渡りにくい外側の領域にその内側よりも多く液状物が塗布されるためである。したがって、液状物がガラス基板10の表面上を拡散しにくい場合であっても、その表面全体に液状物が均一に広がり、膜厚の均一な塗膜70(例えばレジスト薄膜)が形成されることになる。しかも、廃液管54から排出される液状物が極めて少なくなることより、液状物の無駄が極めて少なくなる。

また、コントロールユニット40の制御にしたがい、液滴吐出ヘッド58のノズル58aから液状物を滴下して液状物を塗布する場合、その液状物の吐出量を一定量づつ段階的にまたは連続的に変化させることも好ましい。また、吐出量を変化させる割合をガラス基板10の回転の中心からの距離に比例または反比例させることも好ましい。さらに、ノズル58aから吐出させる液状物の単位吐出量をその液状物の特性またはガラス基板10の形状に応じて変化させることも好ましい。
さらに、ガラス基板10が例えば矩形状の場合には、液状物がガラス基板10上に確実に滴下するように、液滴吐出ヘッド58とガラス基板10との距離およびガラス基板10の移動速度、すなわち、試料台51の回転する角速度に応じて液状物を吐出する吐出時間と吐出させない非吐出時間を設けるように、液滴吐出ヘッド58の吐出動作を制御することが好ましい。
いずれによる構成も、液状物の無駄が極めて少なくなるため、廃液管54から排出される液状物を極力減らすことができる。

[第3の実施形態]
第3の実施形態は、以下の工程を含むことを特徴とした液状物の吐出方法であって、液滴吐出ヘッドのノズルから液状物を吐出させ、静止している基板、あるいは回転している基板に対して塗布するインクジェット方式を用いたレジスト材料の塗布方法である。
(a)基板の回転中心から所定距離に位置する仮想線に沿って内側領域と外側領域の少なくとも二つに分割した場合に、外側領域に対するレジスト材料の吐出量を内側領域に対する液状物の吐出量よりも多く塗布する工程(以下、塗布工程と称する場合がある。)。
(b)基板が回転または移動していない場合には、基板を回転または移動させて、塗布したレジスト材料を拡散する工程(以下、拡散工程と称する場合がある。)。

1.塗布装置および塗布工程
第3の実施形態に使用するレジスト材料の塗布装置および塗布工程としては、それぞれ第2の実施形態および第1の実施形態において説明したのと同様の内容とすることができる。
すなわち、レジスト材料を塗布する基板の位置(内側領域と外側領域)に対応させて、液滴吐出ヘッドからのレジスト材料の吐出量をかえることにより、基板全体にわたって膜厚分布が小さい均一な厚さのレジスト材料からなる塗膜を得ることができる。
また、液滴吐出ヘッドのノズルからレジスト材料を吐出させるとともに、レジスト材料を塗布する基板の位置(内側領域と外側領域)に対応させて、液滴吐出ヘッドからのレジスト材料の吐出量をかえることにより、塗布されて、拡散するレジスト材料を比較的少なくすることができることから、レジスト材料の無駄を少なくして使用効率を高めることができる。

さらに、液滴吐出ヘッドのノズルからレジスト材料を吐出させることにより、基板の形状やレジスト材料の種類に依存せずに、所定場所に精度良く所定量を塗布することができる。したがって、基板全体にわたって膜厚分布が小さい均一な厚さの塗膜を得ることができる。
なお、レジスト材料を基板に対して塗布する際に、予め回転治具や移動治具、例えば、スピンコータによって基板を回転させたり、ベルトコンベヤによって回転移動させたりすることも良いし、あるいは基板を回転または移動させずに、静止状態においてレジスト材料を塗布することも好ましい。

2.拡散工程
レジスト材料の拡散工程とは、レジスト材料を、その吐出量を変えて塗布した後の基板を、例えば、スピンコータ等により回転あるいはベルトコンベヤによって移動させて、基板全体にわたって膜厚分布が小さく、厚さが均一な塗膜を得る工程である。
ここで、スピンコータを用いた場合の回転数は特に制限されるものではないが、例えば、10〜10、000rpmの範囲内の値とすることが好ましい。この理由は、かかるスピンコータの回転数が10rpm未満の値になると、レジスト材料の拡散が不十分となって、均一な膜厚を有するレジスト材料からなる塗膜を形成することが困難となる場合があるためである。一方、かかるスピンコータの回転数が10、000rpmを超えると、レジスト材料の過度の拡散が生じて、所定膜厚の塗膜を形成することが困難となったり、放射状の縞が発生したりする場合があるためである。
したがって、スピンコータの回転数を100〜5、000rpmの範囲内の値とすることがより好ましく、250〜3、000rpmの範囲内の値とすることがさらに好ましい。

また、拡散工程の後、レジスト材料を加熱して、レジスト材料に含まれる溶媒を除去することが好ましい。
そのために、一例として、50〜120℃の温度条件において、1〜60分の時間、加熱乾燥することが好ましい。また、50℃未満の温度条件において、真空乾燥することも好ましい。

[第4の実施形態]
第4の実施形態は、液滴吐出ヘッドのノズルから液状物を吐出させ、非円形の基板に対して塗布する液状物の吐出方法であって、液滴吐出ヘッドのノズルから液状物を吐出させる吐出時間のほかに、液状物を吐出させない非吐出時間を設けることを特徴とする液状物の吐出方法である。
すなわち、液状物を塗布する基板には、図13に示すように、矩形状の基板46もある。その場合には、円形状の場合と異なり、中心から周縁部分までの距離46a,46b,46cが異なり一定ではないので、スピンコータ24等を用いて回転させながら液状物を塗布すると、基板46の表面上に液状物を塗布できない場合が生じる。例えば、図13中の丸印の付された部分46dに塗布しようとしても、基板46が回転して図の破線の位置に移動したときにはその液状物を塗布することができない。
そのため、基板の形状が非円形である場合には、液滴吐出ヘッドのノズルから液状物を吐出させる吐出時間のほかに、液状物を吐出させない非吐出時間を設けることにより、液滴吐出ヘッドのノズル下に基板が存在しない場合があっても、液状物が基板以外の箇所に塗布されるおそれが少なくなり、結果として、無駄なくしかも精度良く液状物を塗布することができる。
以下、第4の実施形態における液状物の吐出方法を具体的に説明する。

1.基板
液状物を塗布する非円形の基板の形状としては、円形でなければ特に制限されるものではないが、例えば、長方形、正方形、三角形、ひし形、五角形、六角形等の多角形、あるいは、楕円、長円、異形等の基板が挙げられる。
また、実質的に円形の基板であっても、その一部分に切り欠けがあったり、あるいは、非塗布部を設けたりする場合には、便宜上、非円形の基板に含めるものとする。

2.吐出時間
吐出時間は、液状物を吐出している時間であって、その長さは、基板の面積や基板の形状、あるいは、液状物の粘度や塗布厚等によって、適宜変更することができる。

3.非吐出時間
非吐出時間は、液状物を吐出していない時間であって、吐出時間の間、または吐出時間の開始前、あるいは吐出時間の終了後に、適宜設けることができる。また、かかる非吐出時間の長さは、基板の面積や基板の形状、あるいは、液状物の粘度や塗布厚等によって、適宜変更することができる。
また、かかる非吐出時間を設けるにあたり、当該非吐出時間と、液滴吐出ヘッドのノズルの吐出位置に、液状物を塗布すべき非円形の基板が存在しない時間と、を同期させることが好ましい。
この理由は、このように非吐出時間を設けることにより、液滴吐出ヘッドのノズルの吐出位置に、液状物を塗布すべき非円形の基板が存在しない場合があっても、確実に液状物が基板以外の箇所に塗布されるおそれが少なくなる一方、所望の塗布位置には確実に液状物を塗布することができるためである。

なお、非吐出時間と、液滴吐出ヘッドのノズルの吐出位置に、液状物を塗布すべき非円形の基板が存在しない時間と、を同期させるにあたり、液状物を塗布すべき非円形の基板の位置を連続的または不連続的に計測することが好ましい。
例えば、非円形の基板の所定位置に位置測定用マークを設けておき、光センサ等を用いて、当該位置測定用マークの位置を計測することにより、非円形の基板の位置を正確に把握することが好ましい。あるいは、非円形の基板の背面側から光照射するとともに、非円形の基板の表面側に、光センサを設けておき、透過光を検知することにより、非円形の基板の全***置を計測することが好ましい。
そして、このように非円形の基板の所定位置に関する情報をもとに、非吐出時間と、液滴吐出ヘッドのノズルの吐出位置に、液状物を塗布すべき非円形の基板が存在しない時間と、を確実に同期させながら、液滴吐出ヘッドのノズルからの液状物の吐出を制御することが好ましい。

また、非吐出時間を設けるにあたり、吐出された液状物が基板に到達しないことがないように、液滴吐出ヘッドと基板との距離および基板(取り付け板)の角速度に応じて液滴吐出ヘッドの動作を制御するのが好ましい。
すなわち、図13に示すように、基板46が矩形状の場合には、液状物の吐出量が的確でも、吐出する時間(タイミング)が不適切だと吐出した液状物が基板上に滴下せずに基板を通過してしまい、その液状物が基板に塗布されずに無駄になるおそれがある。
また、ノズル27aから吐出した液状物が基板46に到達するまでには時間を要し、スピンコータ24の角速度によっても塗布可能か否かが異なるから、吐出する時間(タイミング)を決めるにあたっては、液滴吐出ヘッドと基板との距離および基板の角速度の双方を考慮しなければならない。
すなわち、液滴吐出ヘッドと基板との距離および基板(取り付け板)の角速度を考慮して、吐出された液状物が基板に確実に滴下するように液滴吐出ヘッドの動作を制御することが好ましい。よって、ノズル27aから吐出された液状物が、確実に基板46に滴下して塗布され、液状物の無駄を生じないようにすることができる。

[第5の実施形態]
第5の実施形態は、第1から第4の実施形態のいずれかの実施形態による液状物の吐出方法を適用したインクジェット方式によるカラーフィルタの製造方法である。このカラーフィルタの製造方法では、複数のカラーフィルタ材料をそれぞれに対応したノズル列から順次に吐出させ、カラーフィルタの位置に対応させて、吐出量を変えることを特徴としている。
なお、以下の説明において、上述した実施の形態とは相違する部分を中心として行い、共通する部分の説明は、適宜省略する場合があるものとする。

(1)カラーフィルタの製造方法
図17はインクジェット方式を用いてカラーフィルタ1を製造する方法を工程順に模式的に示す図である。
このカラーフィルタの製造方法では、まず、フォトリソグラフィ法と、インクジェット法を組み合わせてフィルタエレメントを作製することが好ましい。
すなわち、図17(a)に示すように、マザー基板12を用意した後、その表面に、図17(b)に示すように、カラーフィルタ材料の一つ、例えば、青色カラーフィルタ材料13Bを、インクジェット方式を用いて塗布することが好ましい。

(2)加熱処理および保護膜の形成

(3)カラーフィルタの構成
上述のようにして得られるカラーフィルタ1は、ガラス、プラスチック等からなる方形状の基板2の表面に複数のフィルタエレメント3がドットパターン状、、この実施形態ではドットマトリックス状に形成されている。
かかるフィルタエレメント3は、R(赤)、G(緑)、B(青)のうちのいずれか1色、あるいはY(黄)、M(マゼンダ)、C(シアン)のうちのいずれか1色のフィルタエレメント材料によって形成され、カラーフィルタ1はそれら各色のフィルタエレメント3が所定の配列に並べられている。例えば、図18(a)に示すようにマトリクスの縦列がすべて同色になるいわゆるストライプ配列、図18(b)に示すように縦横の直線上に並んだ任意の3つのフィルタエレメント3がRGB画素からなる3色の配色(いわゆるモザイク配列)、図18(c)に示すようなフィルタエレメント3の配置を段違いにし、任意の隣接する3つのフィルタエレメント3がRGB画素あるいはYMC画素からなる3色の配色(いわゆるデルタ配列)とすることができる。

また、カラーフィルタ1の大きさは特に制限されないが、例えば、対角線の長さが1.8インチ(4.57cm)の長方形とすることができる。1個のフィルタエレメント3の大きさについても特に制限されるものではないが、例えば、横10μm〜100μm、縦50μm〜200μmの長方形とすることができる。各フィルタエレメント3の間の間隔、いわゆるエレメント間ピッチは、例えば50μmや75μmとすることができる。
このカラーフィルタ1を液晶表示装置等のフルカラー表示のための光学要素として用いる場合は、RGB画素あるいはYMC画素に対応した3個のフィルタエレメント3を1つのユニットとして1画素を形成することが好ましい。そして、1画素内のRGB画素あるいはYMC画素のいずれか1つ、またはそれらの組み合わせに対して、液晶表示装置等から発せられた光を選択的に通過させることにより、フルカラー表示を行うことが好ましい。このとき、ブラックマスク13BKを実質的に透光性を有しない樹脂材料から形成することにより、混色防止やコントラスト向上を図ることができる。

[第6の実施形態]
第6の実施形態は、第1の実施形態による液状物の吐出方法を適用したインクジェット方式によるエレクトロルミネッセンス装置の製造方法である。かかるエレクトロルミネッセンス装置の製造方法では、エレクトロルミネッセンス装置の基板を回転させながら、エレクトロルミネッセンス材料を液滴吐出ヘッドのノズルから吐出させるとともに、基板における塗布位置に対応させて、吐出量を変えることを特徴としている。
なお、以下の説明において、上述した実施の形態とは相違する部分を中心として行い、共通する部分の説明は、適宜省略する場合があるものとする。

(1)エレクトロルミネッセンス装置の製造方法
図21に概略の駆動回路を示すように、アクティブマトリックス型のエレクトロルミネッセンス表示装置を製造する工程について説明する。
まず、図22(A)に示すように、透明の表示基板102に対して、テトラエトキシシラン(tetraethoxysilane:TEOS)や酸素ガスなどを原料ガスとしてプラズマCVD(Chemical Vapor Deposition)法により、シリコン酸化膜からなる下地保護膜(図示せず)を形成する。その際下地保護膜の厚さを約2、000〜5、000オングストロームの範囲内の値とすることが好ましい。
次いで、表示基板102の温度を約350℃に設定し、下地保護膜の表面にプラズマCVD法により、オングストロームの非晶質のシリコン膜である半導体膜120aを形成する。その際、シリコン膜の厚さを約300〜700オングストロームの範囲内の値とすることが好ましい。
この後、半導体膜120aに対して、レーザアニールまたは固相成長法などの結晶化工程を実施し、半導体膜120aをポリシリコン膜に結晶化する。

(2)TFTの形成
次いで、図22(B)に示すように、上述した本発明による液状物の吐出方法によりレジスト材料を塗布し、そのレジスト膜を露光および現像して得た所望のマスクを用いて半導体膜120aをパターニングすることによって島状の半導体膜120bを形成する。こうすると、レジスト材料は無駄なく塗布することができる。続いて、半導体膜120bが形成された表示基板102の表面にTEOSや酸素ガスなどを原料ガスに用いて、プラズマCVD法により、シリコン酸化膜あるいは窒化膜からなるゲート絶縁膜121aを形成する。その際、ゲート絶縁膜121aの厚さを約600〜1、500オングストロームの範囲内の値とすることが好ましい。
なお、半導体膜120bは、カレント薄膜トランジスタ110のチャネル領域およびソース・ドレイン領域となるものであるが、異なる断面位置においてはスイッチング薄膜トランジスタ109(図21参照)のチャネル領域およびソース・ドレイン領域となる図示しない半導体膜も形成されている。図22に示す製造工程では二種類のスイッチング薄膜トランジスタおよびカレント薄膜トランジスタが同時に形成されるが、それらが同じ手順で形成されるため、以下の説明では、カレント薄膜トランジスタ110についてのみ説明し、スイッチング薄膜トランジスタについては説明を省略する。

次いで、図22(C)に示すように、アルミニウムやタンタル等の導電膜をスパッタ法により形成し、その後、上述した本発明による液状物の吐出方法によりレジスト材料を塗布し、そのレジスト膜を露光および現像して得た所望のマスクを用いて導電膜をパターニングすることによってゲート電極110Aを形成する。この場合も、レジスト材料は無駄なく塗布することができる。この状態で、不純物、例えば高温度のリンイオンを注入し、半導体膜120bにゲート電極110Aに対して自己整合的にソース・ドレイン領域110a,110bを形成することが好ましい。なお、不純物が導入されなかった部分が、チャネル領域110cとなる。
次いで、図22(D)に示すように、層間絶縁膜122を形成した後、コンタクトホール123,124を形成し、これらコンタクトホール123,124内に中継電極126,127を埋め込み形成する。

さらに、図22(E)に示すように、層間絶縁膜122上に信号線104、共通給電線105および走査線103(図22に図示せず)を形成する。そして、各配線の上面を覆うように層間絶縁膜130を形成し、中継電極126に対応する位置にコンタクトホール132を形成する。このコンタクトホール132内を埋めるようにITO膜を形成した後、このITO膜に本発明による液状物の吐出方法によりレジスト材料を塗布し、そのレジスト膜を露光および現像して得た所望のマスクを用いてITO膜をパターニングすることよって、信号線104、共通給電線105および走査線103に囲まれた所定位置にソース・ドレイン領域110aに電気的に接続する画素電極111を形成する。この場合も、レジスト材料は無駄なく塗布することができる。
ここで、第1の実施形態において説明したインクジェット方式を用いた塗布方法および第2の実施形態において説明したインクジェット方式を用いた塗布装置を使用することにより、膜厚が均一であるレジスト材料からなる塗膜を得ることができる。また、廃棄するレジスト材料を少なくすることができるため、環境的にも、経済的にも有利である。

(3)エレクトロルミネッセンス材料の吐出
次いで、図23に示すように前処理が実施された表示基板102にインクジェット方式により、複数のエレクトロルミネッセンス材料を塗布位置に対応させて吐出量を変えながら、吐出させる。すなわち、複数のエレクトロルミネッセンス材料をそれぞれに対応したノズル列から順次吐出させる。ここで、図23(A)に示すように、前処理が実施された表示基板102の上面を上方に向けた状態で、発光素子140の下層部分に当たる正孔注入層113Aを形成するためのエレクトロルミネッセンス材料140A、例えば、ポリフェニレンビニレン、1,1−ビス−(4−N,N−ジトリルアミノフェニル)シクロヘキサン、トリス(8−ヒドロキシキノリノール)アルミニウム等を、インクジェット方式の塗布装置を用いて吐出し、段差135で囲まれた所定位置の領域内に選択的に塗布する。なお、かかるエレクトロルミネッセンス材料140Aは、機能性液状体として、溶媒に溶かされた状態の前駆体であることが好ましい。

次いで、図23(B)に示すように、加熱あるいは光照射等を実施してエレクトロルミネッセンス材料140Aに含まれる溶媒を蒸発させ、画素電極111上に固形の薄い正孔注入層113Aを形成する。そして、図23(A),(B)を必要回数繰り返し、図23(C)に示すように、十分な厚さ寸法の正孔注入層113Aを形成する。続いて、図24(A)に示すように、表示基板102の上面を上に向けた状態で発光素子113の上層部分に、有機半導体膜113Bを形成するためのエレクトロルミネッセンス材料140B、例えば、シアノポリフェニレンビニレン、ポリフェニレンビニレン、ポリアルキルフェニレンを、インクジェット方式により吐出し、これを段差135で囲まれた領域内に選択的に塗布する。なお、使用するエレクトロルミネッセンス材料140Bは、機能性液状体として、溶媒に溶かされた状態の有機蛍光材料であることが好ましい。

次いで、図24(B)に示すように、加熱あるいは光照射等を実施してエレクトロルミネッセンス材料140Bに含まれる溶媒を蒸発させ、正孔注入層113A上に、固形の薄い有機半導体膜113Bを形成する。
また、図24(A),(B)に示す操作を複数回繰り返し、図24(C)に示すように、十分な厚さを有する有機半導体膜113Bを形成し、正孔注入層113Aおよび有機半導体膜113Bによって、エレクトロルミネッセンス発光素子113を構成する。
したがって、平面方向における膜厚の分布が小さくなり、結果として、平面方向において均一な発光特性等を有するエレクトロルミネッセンス層を得ることができる。また、このように構成することにより、隣接する領域の境界線での混色を少なくすることができる。

[第7の実施形態]
第7の実施形態は、基板の液状物を塗布する領域を少なくとも二つに分割し、その分割したいずれか一つの領域に対する液状物の吐出量をその他の領域よりも多くなるように、液滴吐出ヘッド151のノズル列154から液状物を、基板155上の塗布位置に対応させて吐出量を変えながら吐出させた後に、ナイフエッジ152によって、液状物を一定方向に拡散させ、塗布した液状物を均一な厚さを有する塗膜160とすることを特徴とする液状物の吐出方法である。
すなわち、第1の実施形態で用いたノズルを有する液滴吐出ヘッドの代わりに、図25に示すようなノズル列154およびナイフエッジ152を備えた液滴吐出ヘッド151を用いて、液状物、例えば、レジスト材料を、その吐出量を横方向で変えながら、帯状に吐出させ、基板155上を移動させて液状物を不均一に塗布することが好ましい。次いで、このように不均一に塗布された液状物の拡散を、ノズル列154の進行方向に対して、その後方位置に設けてあるナイフエッジ152によって、連続的に行うことを特徴とする。
また、液滴吐出ヘッド151のノズル列154と、ナイフエッジ152とは、別々に駆動部を設けて動作させることも好ましく、さらに、かかるナイフエッジ152は、基板155上を一定方向に移動させるだけでなく、往復運動させたり、回転運動させたりすることも好ましい。
また、第7の実施形態において、最終的なレジスト材料等の膜厚の調整と平坦性を確保するために、液状物の拡散工程の後に、スピンコータ等による回転処理を実施することも好ましい。

[他の実施形態]
以上、好ましい実施の形態を挙げて本発明を説明したが、本発明は、上述した実施の形態1〜7に限定されるものではない。例えば、以下に示すような変形例をも含み、本発明の目的を達成できる範囲で、他のいずれの具体的な構造および形状を有する実施の形態も提供することができる。
すなわち、本発明による液状物の吐出方法および液状物の吐出装置が適用されるのは、上述したレジスト塗布装置やカラーフィルタ製造装置、あるいはエレクトロルミネッセンス装置の製造装置に限定されるものではなく、プラズマディスプレイパネル、FED(Field Emission Display:フィールドエミッションディスプレイ)、電気泳動装置、薄型ブラウン管、CRT(Cathode-Ray Tube)など様々な電気光学装置に用いることもできる。
また、本発明による液状物の吐出方法および液状物の吐出装置によれば、電気光学装置に含まれる各種基板の製造工程にも適用可能である。

【発明の効果】
以上の説明から明らかなように、本発明の液状物の吐出方法や吐出装置によれば、液状物の吐出量を基板の塗布位置に対応して変えることにより、膜厚分布が小さく、均一な厚さの塗膜が得られるとともに、塗布される液状物の無駄が少なくなって、使用効率を著しく高めることができるようになった。より具体的には、液状物からなる塗膜の膜厚分布を±2%以内の値、より好適な塗布条件によっては±1%以内の値、さらに好適な塗布条件によっては±0.5%以内の値に制御することができるようになった。また、液状物の吐出量における使用効率についても、20%以上の値、より好適な塗布条件によっては50%以上の値、さらに好適な塗布条件によっては80%以上の値とすることができるようになった。したがって、本発明の液状物の吐出方法や吐出装置は、例えば、レジスト材料や保護膜材料からなる塗膜形成、あるいは液晶表示装置等における配向膜の形成等に好適に使用することが期待される。
また、本発明の液状物の吐出方法や吐出装置は、拡散工程を特に設けない場合であっても比較的均一な厚さの塗膜が得られることから、アクティブタイプのカラーフィルタの製造等に好適である。
