本発明は、パワーモジュールを熱伝導性性グリスを介して冷却器に固定する実装構造に関する。

【従来の技術】
従来より、複数のパワー素子(パワーMOSFET、IGBT等)をセラミック基板等の上に結線し、1つのパッケージに組み込んだパワーモジュールが知られている。パワーモジュールは、表面側にパワー素子が設けられ、主に裏面側から熱を逃がす構成となっている。パワーモジュールは、裏面に熱伝導性グリスを塗布され、この熱伝導性グリスを介して冷却器にネジで固定される。

パワーモジュールを冷却器に固定する際には、冷却器と熱伝導性グリスとのなじみをよくするために加圧され、さらにネジで締め付け固定されるために、固定時に熱伝導性グリスが広がる。このため、熱伝導性性グリスをパワーモジュールの裏面に塗布する際には、冷却器への固定時の広がりを考慮し、ネジ穴の周囲に熱伝導性グリスを塗布しない範囲が設けられる。

【発明が解決しようとする課題】
ところが、パワーモジュールを冷却器に固定する際の加圧力が大きかったり、塗布したグリス厚が厚かったりすると、熱伝導性グリスがネジ穴に浸入する場合がある。熱伝導性グリスがネジ穴に浸入すると、ネジの締め付けトルクが経時的に減少してパワーモジュールと冷却器との間隔が広がり、放熱性が悪化するという問題がある。一方、ネジ穴周囲における熱伝導性グリスを塗布しない範囲を大きくしすぎると、熱伝導性グリスの未塗布範囲が大きくなり、やはり放熱性が悪化する。

本発明は、上記点に鑑み、パワーモジュールを熱伝導性グリスを介して冷却器に固定する実装構造において、放熱性の悪化を防止することを目的とする。

【課題を解決するための手段】
上記目的を達成するため、請求項1に記載の発明では、パワーモジュール(10)を熱伝導性グリス(12)を介して冷却器(13)に取り付けるパワーモジュールの実装構造であって、パワーモジュールおよび冷却器には、固定部材(14)にて互いを固定するための固定用穴(15、16)がそれぞれ形成され、熱伝導性グリスは固定用穴から離間するように、パワーモジュールと冷却器との間に充填されており、パワーモジュールおよび冷却器の互いに対向する対向面の少なくとも一方には、熱伝導性グリスが固定用穴に浸入するのを防ぐグリス拡散防止部(17〜20)が形成されていることを特徴としている。

このようにグリス拡散防止部(17〜20)を設けることで、パワーモジュール(10)を冷却器(13)に搭載する際に、熱伝導性グリスが固定用穴(15、16)に浸入するのを防止できる。これにより、固定部材(14)の締め付けトルクが減少することに起因する放熱性の悪化を防止できる。

また、請求項2に記載の発明のように、グリス拡散防止部(17〜20)は、少なくとも熱伝導性グリスと固定用穴との間に配置されていれば、熱伝導性グリスが固定用穴に浸入することを防止できる。

また、グリス拡散防止部は、請求項3に記載の発明のように溝部(17)として構成することができ、請求項4に記載の発明のように突起部(18〜20)として構成することもできる。

【発明の実施の形態】
(第1実施形態)
以下、本発明の第1実施形態について図1〜図3に基づいて説明する。図1は、本第1実施形態のパワーモジュールの実装構造を模式的に示す断面図である。

図1に示すように、パワーモジュール10は、図1中下側の裏面側に放熱板11が配置され、熱伝導性グリス12を介して冷却器13に取り付けられている。

パワーモジュール10は、後述のように絶縁基板上にパワーMOSFET、IGBT等のパワー素子等が配置され、例えばシリコーンゲルにてパッケージングされている。また、パワーモジュール10には、IGBTに駆動回路等を組み込んだIPM(Intelligent Power Module)も含まれる。パワーモジュール10では、主に裏面側から排熱が行われるように構成されている。

放熱板11として、例えば熱伝導率の高い銅やアルミニウム等の金属材料を用いることができ、熱伝導性グリス12としてシリコーングリスを用いることができる。また、冷却器13は、熱交換によりパワーモジュール10を冷却できるものであり、水冷式でも空冷式でもよい。

パワーモジュール10は、固定部材であるネジ14によって冷却器13に固定されている。パワーモジュール10および放熱板11には、ネジ14を通すための固定用穴であるネジ穴15が形成されている。また、冷却器13におけるパワーモジュール側のネジ穴15に対応する位置にも、冷却器側のネジ穴16が形成されている。

図2は、放熱板11を放熱面である裏面側からみた底面図である。図2に示すように、放熱板11の裏面側には、シリコーングリス12がネジ穴15から離間して塗布されている。シリコーングリス12とネジ穴15との間には、溝部17が形成されている。溝部17は、シリコーングリス12がネジ穴15に浸入するのを防止するグリス拡散防止部として機能する。

溝部17は、放熱面に塗布するシリコーングリス12の厚みや幅、固定時の加圧力、ネジ14の締め付けトルク等といった種々の条件により、所望の深さおよび幅となるように形成される。本第1実施形態では、溝部13をネジ穴12から2mm離れた位置に幅1mmで深さ1mmとなるように形成している。

図3は、パワーモジュール10と放熱板11の拡大断面図である。図3では、パワー素子等を覆うシリコーンゲルの図示を省略している。図3に示すように、パワーモジュール10は、パワー素子10a、ハンダ10b、導体10c、絶縁基板10d、導体10e、ハンダ10f、放熱板11が積層されて構成されている。パワー素子10aは、ワイヤ10gを用いてワイヤボンディングされている。

図3に示すように、放熱板11の裏面側には、印刷法によりシリコーングリス12が所定範囲に所定の厚みで塗布されている。本第1実施形態では、シリコーングリス12を60μm〜140μmの厚みで、かつ、溝部17との間に1〜2mm隙間を形成して塗布している。

また、パワー素子10aで発生した熱は、放熱面側に伝わる際に広がりながら伝わっていく。このため、放熱板11の放熱面において、パワー素子10aからの熱が広がる範囲にシリコーングリス12を塗布しておく必要がある。そこで本第1実施形態では、パワー素子10aの端部から放熱面側に延ばした直線と、放熱板11のグリス塗布面との交わる角度が45°となる位置より外側までシリコーングリス12を塗布している。

放熱板11を備えたパワーモジュール10は、以下のように冷却器13に搭載される。まず、放熱板11の放熱面にシリコーングリス12を塗布する。次に、パワーモジュール10および放熱板11を冷却器13の所望の位置に設置する。この際、シリコーングリス12と冷却器13とのなじみをよくするためにパワーモジュール10を加圧する。最後に、ネジ14によりパワーモジュール10および放熱板11を冷却器13に締め付け固定する。

本第1実施形態の実装構造によれば、ネジ穴15の周囲、すなわちネジ穴15とシリコーングリス12との間にグリス逃げ用の溝部17が設けられているので、グリス12がぬれ広がっても、グリス12は溝部17によって拡散を妨げられる。これにより、グリス12がパワーモジュール側のネジ穴15および冷却器側のネジ穴16に浸入することを防止でき、ネジ14が緩むことに起因する放熱性の悪化を防止できる。

(第2実施形態)
次に、本発明の第2実施形態のついて図4、図5に基づいて説明する。本第2実施形態は、上記第1実施形態に比較してグリス拡散防止部の構成が異なるものである。上記第1実施形態と同様の部分については同一の符号を付して説明を省略する。

図4は本第2実施形態のパワーモジュールの実装構造を示す断面図であり、図5は図4の実装構造の平面図である。図4に示すように本第2実施形態では、グリス拡散防止部として冷却器13に突起部18を設けている。

突起部18は少なくともシリコーングリス12とネジ穴16との間に形成されていればよいが、本第2実施形態の突起部18は、図5に示すようにシリコーングリス12の外周部にシリコーングリス12を囲むように形成されている。突起部18の高さは、放熱特性に著しい影響を与えない高さで、シリコーングリス12高さとほぼ同等とする。本第2実施形態では、突起部18は60〜100μm程度の高さに形成している。

パワーモジュール10を冷却器13に搭載する際には、シリコーングリス12を塗布した放熱板11と突起部18とをかみ合わせ、ネジ締めする。このとき、放熱板11のグリス12が塗布された放熱面で突起部18の先端を押しつぶし、放熱板11と冷却器13との間にシリコーングリス12を密閉する。

このような構成により、パワーモジュール10を冷却器13に固定する際に、グリス12がネジ穴15、16に浸入するのを防止できると同時に、放熱板11と冷却器13と突起部18により密閉空間が形成される。この密閉空間にシリコーングリス12が閉じこめられることにより、シリコーングリス12が高温にさらされても、シリコーングリス12中の油分が揮発することを防止できる。これにより、シリコーングリス12中の油分が揮発してグリス12の熱伝導性が悪化し、放熱性が悪化することを防止できる。

(他の実施形態)
なお、上記各実施形態のパワーモジュールの実装構造では、パワーモジュール10の裏面に放熱板11を設けたが、本発明は放熱板11を設けない構成においても適用できる。

また、上記第1実施形態では、溝部17を放熱板11に設けたが、これに限らず、冷却器13におけるパワーモジュール10、放熱板11に対向する面に溝部を設けてもよい。さらに、パワーモジュール側と冷却器側の双方の対向面に溝部を設けてもよい。

また、上記第2実施形態では、グリス拡散防止部として冷却器13に突起部18を設けたが、これに限らず、以下の図6、図7に示すように種々変形可能である。図6(a)、図7(a)は変形例の実装構造の断面図を示し、図6(b)、図7(b)は放熱板11の底面図である。図6に示すように、グリス拡散防止部としての突起部19は放熱板11側に設けてもよく、あるいは、図7に示すように、突起部をOリング20により構成してもよい。

The power module is coated with heat conductive grease on the back surface, and is fixed to the cooler with screws through the heat conductive grease.

However, if the pressure applied when fixing the power module to the cooler is large or the applied grease is thick, the thermally conductive grease may enter the screw holes. When the thermally conductive grease enters the screw hole, there is a problem that the tightening torque of the screw decreases with time, the distance between the power module and the cooler is widened, and heat dissipation is deteriorated. On the other hand, if the range in which the thermally conductive grease is not applied around the screw hole is too large, the uncoated area of the thermally conductive grease becomes large, and the heat dissipation is also deteriorated.

In view of the above points, an object of the present invention is to prevent deterioration of heat dissipation in a mounting structure in which a power module is fixed to a cooler via thermally conductive grease.

To achieve the above object, according to the first aspect of the present invention, there is provided a power module mounting structure in which the power module (10) is attached to the cooler (13) via the thermally conductive grease (12).
