【発明の属する技術分野】

本発明は、半導体装置用テープキャリア及びその製造方法並びにそのテープキャリアを用いたテープキャリア型半導体装置に関する。
【従来の技術】

IC化実装技術の一種にTAB(Tape Automated Bonding)方式がある。これは、例えば35mm幅のフィルムテープ上に貼り付けた銅箔をホトエッチングにより形成したリードパターンと、半導体素子表面のボンディング用電極パッドとを熱圧着する方式である。

このようなテープキャリアのインナーリードと半導体素子とを直接接続するTAB方式は、ワイヤボンディング方式に比べて、狭ピッチ接続やパッケージの薄型化、小型化が可能である等の特徴があり、多ピンLSIを中心としてTCP(Tape Carrier Package)に広く用いられている。また最近では外部端子をはんだボールで形成したBGA(Ball Grid Array) 型パッケージにも応用されている。

図3は従来のテープキャリア型半導体装置としてのTCP型パッケージの断面模式図である。

半導体装置用テープキャリア(以下「テープキャリア」という)1はベースフィルム2と、その表面に形成されたリードパターン3とからなり、リードパターン3のインナーリード3aがベースフィルム2に開口されたデバイスホール4の内側に向かって突出するように形成されている。インナーリード3aは、その表面にめっきが施されており、半導体素子5のボンディング用電極パッド6上に設けられた突起状のAuバンプ7にギャングボンディング(一括ボンディング)法又はシングルポイントボンディング法により熱圧着接続されている。熱圧着接続後、半導体素子5をインナーリード3aの接続部ごとデバイスホール4内に樹脂8で封止することによりTCP型パッケージが形成される。
【発明が解決しようとする課題】

ところで図3に示した従来例によれば、加圧ボンディングの際にボンディング用ツールからインナーリード3aを介して半導体素子5に加わる応力を軟質のAuバンプ7が緩和して半導体素子5の損傷(チップダメージ)を抑制する効果が得られるが、Auバンプ7付きの半導体素子5は通常の半導体素子よりも製造工程が多く、かつ高価であり、また入手自体が困難な場合がある。

このため、最近では半導体素子にAuバンプを設けることなく、Alからなるボンディング用電極パッドに、直接Auめっきインナーリードをボンディングするバンプレスボンディング方式も提案されているが、ボンディング時の応力によるチップダメージを防止するには、テープキャリアのインナーリードにおけるAuめっき膜の厚さをバンプ付きチップへのボンディングに比較してかなり厚くする必要があり、必ずしもコスト的に有利とは限らない。

そこで、本発明の目的は、上記課題を解決し、インナーリードのAuめっき膜の厚さを厚くすることなく、チップダメージを防止することができる半導体装置用テープキャリア及びその製造方法並びにそのテープキャリアを用いたテープキャリア型半導体装置を提供することにある。
【課題を解決するための手段】

上記目的を達成するために本発明の半導体装置用テープキャリアは、絶縁性フィルムの一方の面に導体からなるリードパターンを有し、そのリードパターンの少なくともインナーリードの表面にAuめっき膜を有する半導体装置用テープキャリアにおいて、
熱処理前のビッカース硬さが130よりも大きく、熱処理によりそのビッカース硬さを130以下に軟化形成させた軟質銅で構成された上記リードパターンを作製した後、そのリードパターンの少なくともインナーリードの表面に、直接、上記Auめっき膜を設けたものである。

上記構成に加え本発明の半導体装置用テープキャリアは、リードパターンを、軟化温度が200℃以下(200℃は除く)の圧延銅箔を用いて構成したものが好ましい。

上記構成に加え本発明のテープキャリア型半導体装置は、半導体素子のボンディング用電極パッドが、AuバンプレスのAl膜電極パッドであることが好ましい。

上記構成によれば、テープキャリアのインナーリードと、半導体素子表面のボンディング用電極パッドとを超音波併用熱圧着により接続(ボンディング)する際、ボンディング時の応力をインナーリード自体で緩和することができ、チップダメージが防止される。また、インナーリードのAuめっき膜の厚さを必要以上に厚くすることはないので、低コスト化が図れる。

図1は本発明の半導体装置用テープキャリアの一部断面図であり、図2は図1に示した半導体装置用テープキャリアを用いたテープキャリア型半導体装置の断面図である。

図1に示す半導体装置用テープキャリア10は、中央にデバイスホール11が形成された絶縁性フィルムとしてのポリイミドフィルム12の一方の面(図では上面)に軟質銅からなるリードパターン13がエポキシ系接着剤14で接着されている。リードパターン13の表面には、直接、Auめっき膜15が施されている。尚、一点鎖線L16は半導体素子16が配置される位置を示し、一点鎖線L17は半導体素子16のボンディング用電極パッド17の位置を示す。

図2において、半導体装置用テープキャリア10のデバイスホール11内に配置された半導体素子16のボンディング用電極パッド17とインナーリード13aとが超音波併用熱圧着方式のシングルポイントボンダーにより接続(ボンディング)されている。半導体素子16のボンディング用電極パッド17は、その表面にAuバンプを有さない電極パッド(Auバンプレスの電極パッド)である。よって、ボンディング用電極パッド17上には図3に示したようなAuバンプ7がないので、その厚さ分だけボンディングの際にインナーリード13aの接続部が略クランク状に曲がっている。これはボンディングの際の応力によりインナーリード13aが曲がるためであり、このことにより半導体素子16への衝撃が緩和されるのである。半導体素子16がインナーリード13aの接続部ごと樹脂18で封止されることによりテープキャリア型半導体装置19が形成される。

ここで、銅箔からなるリードパターン13の硬さは、ボンディング時にビッカース硬さで130以下とされる。TABテープキャリア用として通常使用される電解銅箔は硬さが大きく、かつ熱処理によっても軟化しにくい性質を有しているため、不適当である。そのため、熱処理前のビッカース硬さが130よりも大きい軟質銅で構成され、200℃以下(200℃は除く)の低温で軟化可能な圧延銅箔を用い、銅箔製造段階、又はテープキャリア製造段階におけるAuめっき膜15の形成前に熱処理することにより、130以下のビッカース硬さに調質される。また、半導体素子16には、Auバンプを有しない通常の半導体素子を用いて半導体装置を構成するのが望ましい。さらにAuめっき膜15の厚さは必要最低限の厚さがあればよい。

次に図1に示した半導体装置用テープキャリアの製造方法について実施例を比較例と比較して説明する。

一方の面にエポキシ系接着剤14を有する厚さ約75μmのポリイミドフィルム12をプレス加工してデバイスホール11やスプロケットホール(図示せず)等の開口を形成した。その後、そのポリイミドフィルム12に、厚さ約35μm、初期ビッカース硬さが150であるOFC(無酸素銅)圧延箔を熱ロールを用いてラミネートする。その後、エポキシ系接着剤14を硬化させるために約150℃及び170℃の2条件でそれぞれ4時間加熱して2種類の積層テープを作製した。次にフォトエッチング法により、幅40μmのインナーリード13aを含むリードパターン13を形成した後、このリードパターン13の表面に、直接、厚さ約1μmのAuめっき膜15を形成することにより、図1に示すような半導体装置用テープキャリア10が得られる(実施例)。

比較例として、導体に初期ビッカース硬さが170である電解銅箔(電解VLP箔)を用い、上述した方法で半導体装置用テープキャリアを作製した。接着剤硬化の熱処理条件は170℃×4時間とし、Auめっき膜の厚さについて約1μm、3μmの2条件を比較した。

次に最適条件についてリードパターンの硬さとボンディング性とを評価した。ボンディング性の評価には、Alからなるボンディング用電極パッドのみ形成したワイヤボンディング用の半導体素子を使用し、超音波併用熱圧着方式のシングルポイントボンダーにより、230℃、ツール荷重20〜50gの条件でボンディングを行った。評価はリード引張試験による接合部剥がれ率及びリードを除去した後のボンディング用電極パッドの観察によるクラック発生率で比較した。

表1から明らかなように、硬質の電解銅箔を用いた比較例では、熱処理後においてもビッカース硬さが160までしか軟化していないことから、Auめっき膜の厚さが1μmと薄い場合、接合強度とチップダメージの抑制とを両立させることが困難であった。よって、接合強度とチップダメージの抑制とを両立させるには、Auめっき膜の厚さを3μmと厚くする必要があった。これに対して、OFC(無酸素銅)圧延箔を用いた実施例では、熱処理後、ビッカース硬さがそれぞれ130,110まで軟化していることから、Auめっき膜の厚さが1μmと薄い場合においても、良好なボンディング性が得られることが分かる。

以上において、本実施の形態によればリードパターン13が軟質の銅箔からなるので、ボンディング時の応力がインナーリード13a自体で緩和されるため、チップダメージが効果的に防止される。また、バンプレスボンディングにおいても、テープキャリア10のAuめっき膜15の厚さを厚くする必要がないので、チップ(半導体素子)コスト、テープキャリアコストを大幅に削減できる。さらに、バンプ付チップ、バンプレスチップのいずれを用いる場合においても、ボンディングの適性条件の範囲が拡がるので接続信頼性や歩留まりが向上する。

尚、本実施の形態ではAuバンプを用いない通常の半導体素子の場合で説明したが、これに限定されるものではなく、半導体素子としてTAB用のバンプ付き半導体素子を用いてもよく、例えばギャングボンディングにおけるバンプ高さのばらつきや、ツールボンディング面の平衡度不良に起因するチップダメージの抑制に効果がある。また、TABテープキャリアを用いて半導体素子を搭載するTCP、テープBGA等の半導体パッケージに応用してもよい。
