最近では、シリコン、ガリウムヒ素等の半導体ウェハから切り出されたLSIチップ等の半導体チップの観察分析箇所に薄片部を設け、薄片部に電子線を透過させて透過電子顕微鏡(TEM)で観察することが行なわれている。

図6は透過電子顕微鏡用観察試料を示す斜視図である。図に示すように、幅250〜300μmの凹部20に隣接して50μmの段差17を有する凸部19が設けられ、凸部19の観察分析箇所に厚さ0.1μm以下の薄片部8が設けられている。

従来、図6に示すような透過電子顕微鏡用観察試料を作製するためには、半導体ウェハ上に形成された半導体チップを切り出すためのダイシングマシンを使用している。

【発明が解決しようとする課題】
このダイシングマシンにおいては、半導体ウェハとほぼ同径のステージ上に半導体ウェハを固定し、ダイヤモンドブレードあるいはステージを縦横2方向に走行させ、半導体ウェハ上の各半導体チップの分割ライン(スクライブライン)に沿って半導体ウェハを完全切断(スルーカット)する。ダイヤモンドブレードとして、図8に示すようにニッケル、銅等のメタルからなる固着材3にダイヤモンド粒子2を無電解メッキ等で固着させたダイヤモンドブレード4を使用している。このダイヤモンドブレード4はメタルで補強されているため、強度が強く、熱放散も高く、かつ約1万回転/分の高速でダイヤモンドブレード4を回転させ、ダイヤモンド粒子2が高保持力で固着材3に固着され、耐摩耗性が良好であるため、一般には切断速度を10mm/sより速くして半導体チップ切断のスループットを向上させている。

しかし、ダイシングマシンによって透過電子顕微鏡用観察試料を作製したときには、凹部20の幅(250〜300μm)はダイヤモンドブレード4の厚さ(30〜50μm)より大きいから、半導体チップ1に凹部20を設けるときには、ダイヤモンドブレード4を溝幅方向と直交方向に繰り返し往復動作させて加工する必要があるので、凹部20の加工時間が長くなる。また、欠け(チッピング)を低減するために、一回の切込量を小さくして加工したときには、凹部20の加工時間がさらに長くなると共に、ダイヤモンドブレード4が同一研削溝を繰り返し通過するから、繰り返しダイヤモンドブレード4の側面が凸部19と接触するので、図9に示すように、かえって凸部19の端部の欠け6が大きくなる。また、ダイヤモンドブレード4の厚さが薄いから、図10に示すように、ダイヤモンドブレード4を凹溝の幅方向に移動する際、ダイヤモンドブレード4にたわみaが生ずるので、ダイヤモンドブレード4の側面が凸部19の端部と接触する場合があり、この場合にも凸部19の端部の欠け6が大きくなる。また、ダイヤモンドブレード4のダイヤモンド粒子2は高保持力で固着材3に固着されているから、加工時のダイヤモンド粒子2の加工変位が拘束されるので、ダイヤモンド粒子2の1粒子当りの加工量が大きくなるため、欠け6も片側25μm以上と大きくなる。したがって、凸部19の幅を少なくとも100μm以上にする必要があるから、フォーカスイオンビーム装置により0.1μm以下に薄片化して薄片部8を設けるのに多くの時間(約1日)を要する。このように、凹部20の加工時間が長くなると共に、薄片部8の加工時間が長くなるから、透過電子顕微鏡用観察試料の作製時間が長くなる。

この目的を達成するため、この発明においては、半導体チップから切り出され、観察対象となる観察分析箇所を含む凸部と、該凸部に隣接し上記凸部より厚さが小さい凹部とを有する透過電子顕微鏡用観察試料の作製方法において、非金属材料からなる固着材でダイヤモンド粒子を固着保持すると共に上記凹部の幅よりも大きい厚さを有するダイヤモンドブレードを用い、上記ダイヤモンドブレードを保持具で保持し、上記ダイヤモンドブレードの外周部を上記保持具から上記半導体チップの厚さの2倍以内で突き出し、上記半導体チップの厚さよりも小さい第1の切込量で切り込むと共に上記ダイヤモンドブレードの一回の送り動作で上記半導体チップ上の上記観察分析箇所に隣接する部分に上記凹部を形成する研削工程と、上記研削工程後に、上記ダイヤモンドブレードを用い、上記半導体チップの厚さに相当する第2の切込量で切り込んで上記研削工程での上記送り動作と平行な方向に上記半導体チップを切断し、上記観察分析箇所を含む凸部と上記凹部とからなる領域を切り出す工程とを行なう。
