本発明は、組立が完了したICの電気的な測定を行う際に用いて好適なICテストシステムに関するものである。

【従来の技術】
一般に、組立が完了したICの電気的な測定項目としては、デバイス配線系のオープン・ショートをチェックする導通検査と、デバイス固有の電気的な特性をチェックする電気特性検査とがある。
従来では、これらの検査がそれぞれ独立した別々の工程で行われ、導通検査でOK判定されたICだけを次の電気特性検査に移送する方式を採用していた。

しかしながら従来においては、ICの導通検査と電気特性検査とがそれぞれ別々の工程で行われるため、各々の工程でハンドラ等によるICの供給、排出を個別に行う必要があり、効率的とは言えなかった。

本発明は、上記問題を解決するためになされたもので、その目的は、従来よりも効率良くICの電気的な測定を行うことができるICテストシステムを提供することにある。

【課題を解決するための手段】
本発明は、上記目的を達成するためになされたもので、所定の円周軌跡上に互いに一定の角度間隔をおいて配設された少なくとも3個のIC吸着ヘッドと、円周軌跡上の一箇所をIC供給排出位置として該IC供給排出位置を基点に円周軌跡をIC吸着ヘッドの個数分だけ等分した位置にそれぞれ設けられたテストステーションと、等分した角度ピッチ分の間欠送り動作により、IC吸着ヘッドで吸着保持したICを各々のテストステーションに順次供給するユニット駆動系とを有するロータリーインデックスユニットと、両端にそれぞれIC載置部が設けられたシャトル本体と、一端側のIC載置部を未測定ICの投入位置に配置し且つ他端側のIC載置部をIC供給排出位置に配置してなる第1の状態と、一端側のIC載置部をIC供給排出位置に配置し且つ他端側のIC載置部を測定済ICの分類位置に配置してなる第2の状態との間でシャトル本体を直線的に往復移動させるシャトル駆動系とを有するIC移送シャトルとを備えたICテストシステムである。

したがって本発明のICテストシステムでは、いずれか一つのテストステーションを導通検査用とし、その次のテストステーションを電気特性検査用として設定すれば、ユニット駆動系の一回の間欠送り動作によって各テストステーション間でのICの供給・排出が同時になされるとともに、電気特性検査を行っている間に導通検査が完了するようになる。

【発明の実施の形態】
図1は本発明に係わるICテストシステムの一実施形態を説明する概略構成図であり、これはシステム内における平面的な各部のレイアウトを示している。
図1に示すICテストシステムは、主として、第1供給ロボット1と、第2供給ロボット2と、IC移送シャトル3と、ロータリーインデックスユニット4と、分類ロボット5とから構成されている。

第1供給ロボット1は、供給トレイ6に収納されたICをプリヒートトレイ7に移載するもので、本システムでは供給トレイ6から同時に2個のICがプリヒートトレイ7に順次供給されるようになっている。
第2供給ロボット2は、プリヒートトレイ7にて所定温度に加熱されたICをIC移送シャトル3に移載するもので、本システムでは上記第1供給ロボト1と同様にプリヒートトレイ7から同時に2個のICがIC移送シャトル3に順次供給されるようになっている。

IC移送シャトル3は、第2供給ロボット2から受け取った未測定のICを後述するロータリーインデックスユニット4のIC供給排出位置(P2)に移送するとともに、そのロータリーインデックスユニット4から排出された測定済のICを後述する分類位置(P3)に移送するものである。
このIC移送シャトル3は例えば長尺ブロック状をなすシャトル本体8を有し、このシャトル本体8の両端にそれぞれIC載置部8a,8bが設けられている。また、シャトル本体8は図示せぬシャトル駆動系によって移動自在に設けられている。

ユニット駆動系10は、ロータリーシリンダ等からなる回転駆動部11と、この回転駆動部11によって回転駆動されるヘッド支持部材12と、上記回転駆動部11の回転角を検出するための角度検出センサ(不図示)とを備えている。このうち、ヘッド支持部材12の端部は、ユニット駆動系10の回転中心軸Zからそれぞれ4方向に延出しており、これらの延出端にアングル部材13を介してIC吸着ヘッド9が取り付けられている。またアングル部材13にはシリンダ14が搭載され、このシリンダ14によってIC吸着ヘッド14が昇降可能に支持されている。

さらに各々のIC吸着ヘッド9には、図3に示すように、IC15を吸着保持ための吸着面16が所定の間隔で2つ並んで形成されており、各々の吸着面16に連通して設けられた通孔17を介して真空引きすることにより、1つの吸着面16で一個のIC15を吸着保持し得る構成となっている。つまり、IC吸着ヘッド9は、同時に2個のIC15を吸着保持することができる。
また、各吸着面16の外側には、IC15のリード端子15aを後述するテストステーションのソケット端子(23)に電気的に接続させるためのリード押え18が一体に設けられている。

本システムでは、上記各テストステーション19〜21のうち、円周軌跡L上におけるIC吸着ヘッド9の移動方向(図中矢印方向)にしたがって最初のテストステーション19をIC15のオープン・ショートチェックのための導通検査ステーションとし、次のテストステーション20をIC15のファイナルチェックのための電気特性検査ステーションとし、残りのテストステーション21をそれ以外の付帯検査のためのオプションステーションとしている。

このうち、導通検査用と電気特性検査用の各テストステーション19,20には図3に示すように、被測定デバイスとなるIC15と各ステーションでのテスト回路とを電気的に接続させるためのソケット22が設けられている。このソケット22は、IC吸着ヘッド9のIC吸着個数に対応して各テストステーション19,20に並列に2個ずつ設けられている。またソケット22には、例えばプレスカットで成形されたソケット端子23が装着されており、このソケット端子23を導通媒体としてIC15とテスト回路との電気的な接続状態が得られるようになっている。

上記構成からなるロータリーインデックスユニット4では、ユニット駆動系10によって支持された4個のIC吸着ヘッド9が、円周軌跡Lに設けられたIC供給排出位置P2や各テストステーション19〜21に対してそれぞれ一個ずつ配置される。そして、ユニット駆動系10における回転駆動部11の駆動によって各IC吸着ヘッド9が円周軌跡Lに沿って図中矢印方向に周回移動する
その際、上記の角度検出センサ(不図示)の出力信号に基づいて回転駆動部11の回転駆動量を制御することで、円周軌跡Lを等分した角度ピッチ分、つまり90°ピッチの間欠送り動作がなされ、これによって各々のIC吸着ヘッド9で吸着保持されたIC15がIC供給排出位置P2から各テストステーション19〜21に順次供給され、最終的に元のIC供給排出位置P2に戻される。

分類ロボット5は、IC移送シャトル3にて分類位置P3に移送された検査済のIC15をロータリーインデックスユニット4でのテスト結果に応じて分類するものである。
この分類ロボット5は、テスト結果で不良と判定されたIC15があると、これを一旦反転ステージ24に送り、そこでIC15の向きを90°反転させてからNGトレイ25に移載する。反転ステージ24は、不良IC15の向きとNGトレイ25の向きを整合させる役目を果たす。一方、テスト結果で良品と判定されたIC15については、その電気的特性に応じて分類位置P3から良品トレイ26,27に移載する。
なお、未測定のIC15が収納された供給トレイ6と、測定済のIC15が収納される良品トレイ26,27との間には、空のトレイ28を収容するための空間が確保されている。

続いて、上記構成からなるICテストシステムの動作について説明する。
先ず、供給トレイ6に収納された未測定のIC15は、図中▲1▼矢印で示すように第1供給ロボット1によって取り出され、プリヒートトレイ7に順次供給される。
プリヒートトレイ7に移載されたIC15は、所定温度に加熱されたのち、第2供給ロボット2により取り出され、そのまま図中▲2▼矢印で示すように未測定ICの投入位置P1に移送される。その間、供給トレイ6からプリヒートトレイ7へのIC15の移載は第1供給ロボット1によって継続的に行われる。
ちなみに、第1供給ロボット1と第2供給ロボット2とは、IC吸着ヘッド9の吸着保持個数に対応して、どちらもIC15を2個ずつ取り扱う。また、各供給ロボット1,2は、それぞれにピックアップした2個のIC15の間隔を、IC吸着ヘッド9の仕様に合わせて適宜変化させる。

一方、第2供給ロボット2によるIC供給位置となる未測定ICの投入位置P1には、第2供給ロボット2の移載動作に合わせてIC移送シャトル3のシャトル本体8が待機している。このときシャトル本体8は、その一端側のIC載置部8aを上記投入位置P1に配置し且つ他端側のIC載置部8aをロータリーインデックスユニット4のIC供給排出位置P2に配置した「第1の状態」で待機しているため、第2供給ロボット2によって移送された2個のIC15はシャトル本体8の一端側に設けられたIC載置部8aに置かれる。

こうしてIC15を受け取ると、図示せぬシャトル駆動系の駆動力によってシャトル本体8が図中二点鎖線の矢印方向に直線移動する。これにより、シャトル本体8の一端側のIC載置部8aはそこに移載された2個のIC15とともにロータリーインデックスユニット4のIC供給排出位置P2に配置され、同他端側のIC載置部8bは測定済ICの分類位置P3に配置される。つまり、先に述べた「第2の状態」となる。

次いで、IC供給排出位置P2にIC15が配置されると、円周軌跡L上の同位置(P2)に待機していたIC吸着ヘッド9が下降して、シャトル本体8に載っている2個のIC15を同時に吸着保持する。
その後、IC吸着ヘッド19にて吸着保持されたIC15は、ユニット駆動系10の90°分の間欠送り動作によって次のテストステーション19に送られる。このテストステーション19ではIC吸着ヘッド9の下降によって図3に示すように各IC15をソケット22に載せる。そして、IC吸着ヘッド9の吸着面16でIC15を吸着保持したまま、吸着面16の外側に設けられたリード押え18でIC15のリード端子15aをソケット端子23に接触させる。
これによりIC15と導通検査用のテスト回路とが電気的に接続され、IC15の導通チェックが行われる。

その間、シャトル本体8は先程の反対方向(図中二点鎖線で示す方向)に直線移動して元の「第1の状態」に戻り、この状態で第2供給ロボット2の移載動作によりプリヒートトレイ7からシャトル本体8へのIC15の移載が行われる。そして再び、図中二点鎖線の矢印方向にシャトル本体8が直線移動して、ロータリーインデックスユニット4のIC供給排出位置P2に次に測定すべきIC15が供給され、そこに待機する上記とは別のIC吸着ヘッド9により上記同様の手順でIC15が吸着保持される。こうしたIC供給排出位置P2に対するIC15の供給動作は、ユニット駆動系10によるIC吸着ヘッド9の周回移動が一回行われるたびに繰り返される。

次に、先程の導通チェックが完了すると、IC吸着ヘッド9の上昇によってテストステーション19のソケット22からIC15が離反し、この時点で再びユニット駆動系10の間欠送り動作が行われる。
これにより、4分割された各IC吸着ヘッド4は円周軌跡L上を同時に周回移動し、IC供給排出位置P2で新たに吸着保持されたIC15は図中▲4▼矢印で示すように導通検査用のテストステーション19へ送られ、導通チェックを終えたIC15は図中▲5▼矢印で示すように次の電気特性検査用のテストステーション20へと送られる。

各々のテストステーション19,20では、先程と同様に手順によって図3に示すようにIC15とソケット22とが結合され、一方のテストステーション19ではIC15の導通チェックが、また他方のテストステーション20ではIC15の電気特性チェックが行われる。このとき、電気特性チェックは導通チェックよりも長い時間を要するため、電気特性チェックが行われている間に導通チェックが完了することになる。したがってテストステーション19では、導通チェックの完了とともにIC吸着ヘッド9が上昇し、そのままテストステーション20での電気特性チェックが完了するのを待つ。
なお、テストステーション19での導通チェックで不良と判定されたIC15については、次のテストステーション20に送られても電気特性チェックは行われない。

テストステーション20での電気特性チェックが完了すると、ユニット駆動系10による90°ピッチ分の間欠送り動作により、図中▲4▼▲5▼▲6▼矢印で示すように各IC供給ヘッド9が周回移動する。これにより、IC供給排出位置P2から導通チェック用のテストステーション19へ、またテストステーション19から電気特性チェック用のテストステーション20へ、さらにテストステーション20からオップション用のテストステーション21へと、それぞれのIC吸着ヘッド9で吸着保持されたIC15が送られる。

これにより、一番最初にロータリーインデックスユニット4に供給されたIC15は元のIC供給排出位置P2に戻される。このとき、IC供給排出位置P2には、第2供給ロボット2によってIC載置部8aに移載されたIC15をロータリーインデックスユニット4に供給すべく、シャトル本体8が「第1の状態」で待機しており、その他端側のIC載置部8bにIC吸着ヘッド9から測定済のIC15が受け渡される。つまり、この時点では、シャトル本体8の両端のIC載置部8a,8bに対して、未測定のIC15と測定済のIC15の両方が載せられた状態となる。

分類位置P3に移送されたIC15は、分類ロボット5によってシャトル本体8から取り上げられる。そして、ロータリーインデックスユニット4の各テストステーション19〜21でのテスト結果において、不良と判定されたIC15は図中▲8▼矢印で示すように反転ステージ22に置かれ、そこで90°向きを反転されたのち、図中▲9▼矢印で示すようにNGトレイ25へと収納される。これに対して、良品と判定されたIC15は上記分類位置P3からそのまま良品トレイ26,27へと収納される。

しかしながら本システムのように導通チェック用と電気特性チェック用の他に、オプション用のテストステーション21を1つ又はそれ以上設けるようにすれば、このテストステーション21にてIC測定後の検査、例えば画像処理によるリード曲がりの検査等を行うことで、さらなる工数の削減が可能となる。

【発明の効果】
以上説明したように本発明のICテストシステムによれば、円周軌跡上の一箇所をIC供給排出位置として該IC供給排出位置を基点に円周軌跡をIC吸着ヘッドの個数分だけ等分した位置にそれぞれテストステーションを設け、個々のIC吸着ヘッドで吸着保持したICを、ユニット駆動系の間欠送り動作によって各々のテストステーションに順次供給する方式を採用しているため、各テストステーション間でのICの供給・排出をユニット駆動系の一回の間欠送り動作によって同時に行うことができる。またユニット駆動系によるIC吸着ヘッドの移動方向にしたがって、いずれか一つのテストステーションを導通検査用とし、その次のテストステーションを電気特性検査用として設定することにより、一つのシステムの中で電気特性検査を行っている間に導通検査を完了させることができる。したがって、実質的に導通検査のための所要時間を削減することが可能となり、ICの電気的な測定を行うにあたって作業効率の大幅な向上が図られる。
