本発明は、カーボンナノチューブを電子源として用いる冷陰極に関する。

【従来の技術】
現在使われているCRT等の電子管では、電子源として熱電子放出により電子を供給する熱陰極が一般に用いられている。熱電子放出は、物質を1500〜200Kまで加熱して、伝導帯の自由電子に仕事関数以上のエネルギを与えることで、電子が放出される機構であり、現在はBa化合物とW粉末とを混合してプレス焼結した焼結型、多孔性WにBa化合物を溶融状態で含浸させた含浸型が主流である。なお、電子放出には、熱電子放出以外に電界放出、二次電子放出、光電子放出等がある。

冷陰極は、電界放出により電子放出を行う陰極である。電界放出は、物質の表面近傍に強電界(109 V/m)を加え、表面のポテンシャル障壁を下げることでトンネル効果により電子放出を行うものである。その電流−電圧特性はファウラ・ノードハイムの式で近似できる。電子放出部は、絶縁を保ちながら強電界を印加するために、電界集中定数を大きくする構造、例えば針状等としている。

初期の冷陰極はウィスカーのような針状単結晶を電界研磨して用いた2極管構造であったが、近年、集積回路又は薄膜の分野において用いられている微細加工技術により、高電界において電子を放出する電界放出型電子源(フィールドエミッタアレイ)の製造技術の進歩は目覚ましく、特に極めて小型な構造を有する電界放出型冷陰極が製造されている。この種の電界放出型冷陰極は、3極管の超小型電子管又は超小型電子銃を構成する主要部品の内、最も基本的な電子放出デバイスである。構造の微細化が進んだことにより、電子源としては熱陰極に比較して高い電流密度を得られる利点がある。

電界放出型電子源の動作及び製造方法は、スタンフォード・リサーチ・インスティチュート(Stanford Research Institute)のシー.エー.スピント(C.A.SPindt)らによるジャーナル・オブ・アプライド・フィジックス(Joumal of AppliedPhysics) の第47巻、12号、5248〜5263項(1976年12月)に発表された研究報告により公知であり、米国特許第4,307,507号及び米国特許第4,513,308号に開示されている。

冷陰極を用いたフィールドエミッションディスプレイ(以下、FEDという)は、自発光型フラットパネルディスプレイヘの応用が期待され、電界放出型電子源の研究、開発が盛んに行われている。
フィールドエミッションは、2〜3%の電界変化に対して放出電流量が2〜3倍に変化するため、FEDに用いる場合、抵抗層導入等の様々な制限機構を導入する必要がある。
FEDに用いられる電界放出型電子源の材料としては、様々のものが知られており、近年、電子放出材料の微粒子として、カーボンナノチューブ(CNT)が注目されている。

カーボンナノチューブは、1991年、飯島らにより発見(S.Iijima,Nature,354,56.1991) された。このカーボンナノチューブは、円筒状に巻いたグラファイト層が入れ子状になったもので、その先端径が約10nm程度であり、耐酸化性、耐イオン衝撃性が強い点で電子源アレイとしては非常に優れた特徴を有する材料と考えられている。実際、カーボンナノチューブからの電界放出実験が、1995年にR.E.Small1eyら(A.G.Rinzler,Science,269.1550.1995) とW.A.deHeerら(W.A.de Heer,Science,270.1179.1995) の研究グルーブ分ら報告されている。これらの電界放出実験に用いられたカーボンナノチューブは金属薄板上にキャスティングされたものである。

カーボンナノチューブは、高アスペクト比を有する構造を持つので、その軸方向が電界の方向に配向した場合の方がより高効率の電子放出を期待できる。配向させたカーボンナノチューブを用いた電子放出素子としては、陽極酸化膜の細孔に選択成長した3極管構造のものが知られており、画素内の各々の電子源の特性バラツキを低減し、画素当たりの電流強度の安定性を改善させている(特開平10−12124号公報参照)。また、真空下でSiC結晶上に配向したカーボンナノチューブを形成することも報告されている(特開平10−265208号公報参照)。

【発明が解決しようとする課題】
しかしながら、従来の陽極酸化膜細孔を用いたカーボンナノチューブ電子源にあっては、カーボンナノチューブ生成条件が高温であるため、絶縁基板のアルミニウムへのダメージが問題となる。また、SiC結晶上にカーボンナノチューブを配向させることは、カーボンナノチューブ形成、パターン化を真空装置内で行うため特別な装置を必要とし、また、カーボンナノチューブの密度が高いため、カーボンナノチューブの形状因子による電界集中の度合いが小さくなり、低電圧で電子放出を行うカーボンナノチューブの利点が生かされないという問題がある。

本発明は、このような問題に鑑みてなされたものであって、低電圧で高い放出電流密度が可能な電界放出型電子源を有する冷陰極、及びカーボンナノチューブを分散させた物質を引き伸ばすことにより低温下で確実に配向カーボンナノチューブを形成する冷陰極を提供することを目的とする。

【課題を解決するための手段】
本発明の冷陰極は、絶縁基板の片面にゲート電極が形成され、該ゲート電極及び前記絶縁基板に形成された貫通孔に、配向カーボンナノチューブを内部に有し、かつ外周が絶縁層で覆われている物質が該配向カーボンナノチューブの端面を露出させた状態で埋め込まれて電子源を構成し、前記絶縁基板の他面に前記配向カーボンナノチューブの他端面に接触するエミッタ配線が形成されていることを特徴とする。

【発明の実施の形態】
以下、添付図面を参照しながら本発明の好適な実施の形態について、具体的な実施の形態により詳細に説明する。
第1の実施の形態
図1は、第1の実施の形態におけるカーボンナノチューブ配向工程図である。図1(a)に示すように、るつぼ12内において、カーボンナノチューブ1をアルゴン(Ar)ガス雰囲気で溶融コバール金属2に分散させ、線引き用のプリフォーム(直径50mm)3を作製した(図1(b)参照)。これを光ファイバ線引き用加熱炉で線引きし、図1(c)〜(e)に示すように中間線材4から最終的に直径0.04mmの細線5を作製した。

第2の実施の形態
図3は、第2の実施の形態におけるカーボンナノチューブ配向工程図である。図3(a)に示すように、二重るつぼ22の内側において、カーボンナノチューブ1をArガス雰囲気で溶融コバール金属2に分散させ、外側に溶融フリットガラス6を入れ、二重るつぼ法により線引きする。そして、図3(b)〜(e)に示すように、プリフォーム(直径50mm)3、中間線材4から最終的に直径0.05mmの細線5を作製する。

【発明の効果】
以上、詳述したように、本発明の冷陰極によれば、ゲート電極及び絶縁基板に形成された貫通孔に配向カーボンナノチューブを有する物質を埋め込んで電子源を構成したので、低電圧で高い放出電流密度が可能な電界放出電子源を有する冷陰極が得られる。また、エミッタ配線を絶縁基板裏面に設けたので、XYマトリクス形成時のゲート電極との絶縁を容易に行うことができると共に、エミッタ配線が絶縁基板裏面の電子源充填部を覆うため気密性が向上する。

また、本発明の冷陰極の製造方法によれば、カーボンナノチューブを物質内に分散させ、引き伸ばして細線を作製することにより配向カーボンナノチューブを形成するので、低温下で、かつ真空装置等を用いることなく配向したカーボンナノチューブを容易かつ確実に形成でき、また、細線の切断短片を貫通孔に埋め込むことにより所定の位置に正確に配置することができる。
