【産業上の利用分野】
本発明は、LEDディスプレイ、バックライト光源、信号機、照光式スイッチ、各種センサー及び各種インジケータなどに利用される発光装置などに係わり、特に発光素子であるLEDチップからの発光を波長変換して発光する蛍光物質を有する発光ダイオード及びLED表示器において、発光方位、色調ムラ及び量産性を改善した発光ダイオードの形成方法に関する。

【従来技術】
発光装置である発光ダイオード(以下、LEDとも呼ぶ。)は、小型で効率が良く鮮やかな色の発光をする。また、半導体素子であるため球切れなどの心配がない。駆動特性に優れ、振動やON/OFF点灯の繰り返しに強いという特徴を有する。そのため各種インジケータや種々の光源として利用されている。しかしながら、LEDは優れた単色性ピーク波長を有するが故に白色系などの発光波長を発光することができない。

そこで、本出願人は、青色発光ダイオードと蛍光物質により青色発光ダイオードからの発光を色変換させて他の色などが発光可能な発光ダイオードとして、特開平5−152609号公報、特開平7−99345号公報などに記載された発光ダイオードを開発した。これらの発光ダイオードによって、1種類のLEDチップを用いて白色系や青色LEDチップを用いた緑色など他の発光色を発光させることができる。

具体的には、青色系が発光可能なLEDチップをリードフレームの先端に設けられたカップ上などに配置する。LEDチップは、LEDチップが設けられたメタルステムやメタルポストとそれぞれ電気的に接続させる。そして、LEDチップを被覆する樹脂モールド部材中などにLEDチップからの光を吸収し波長変換する蛍光物質を含有させて形成させてある。青色系の発光ダイオードと、その発光を吸収し黄色系を発光する蛍光物質を選択することで、混色を利用して白色光を発光させることができる。

【発明が解決しようとする課題】
しかし、このような発光ダイオードは、蛍光物質を樹脂中に含有させノズルから注入させることにより形成させる。そのため注入に極めて時間がかかると共に均一量を塗布することが難しい。特に、複数のLEDチップを配置させたLED表示器の場合は、ドットマトリックス状に配置された開口部から放出される光が異なった色に見えることがあるため特に問題となる。

また、発光ダイオードの発光観測面において僅かながら色むらを生じるという問題がある。具体的には、発光観測面側から見てLEDチップが配置された中心部が青色ぽく、その周囲方向にリング状に黄、緑や赤色ぽい部分が見られる場合がある。人間の色調感覚は、白色において特に敏感である。そのため、わずかな色調差でも赤ぽい白、緑色ぽい白、黄色っぽい白等と感じる。

このような発光観測面を直視することによって生ずる色むらは、品質上好ましくないばかりでなく表示装置に利用したときの表示面における色むらや、光センサーなど精密機器における誤差を生ずることにもなる。

また、別の方法として、粒子状蛍光体を沈降させてLEDチップ上に蛍光体層を形成する方法が考えられる。このような方法により、均一発光可能な発光ダイオードとすることができる。しかしながら、蛍光体の沈降により形成された発光ダイオード上には、不要な箇所にまで蛍光体が形成されるため量産上好ましくない。本発明は上記問題点を解決し発光観測面における色調むらや発光ダイオードごとのバラツキが極めて少なく、量産性の良い発光ダイオードを形成させることにある。

【課題を解決するための手段】
本発明は、LEDチップからの発光の少なくとも一部を吸収し波長変換して発光する蛍光物質を有する発光ダイオードの形成方法である。特に、LEDチップ上に配置される蛍光物質をインクジェット印刷法により形成させる発光ダイオードの形成方法である。

本発明の請求項2に記載の発光ダイオードの形成方法は、LEDチップ上に設けられた緩衝層を介して蛍光物質を形成されている。

【作用】
本発明は、インクジェット印刷法によりLEDチップが配置された所望の場所に所望量の蛍光物質を選択的に配置することができる。また、選択的に何度でも蛍光物質を塗布することができる。そのため、より均一発光可能な発光ダイオードを量産性よく形成することができる。特に、ドットマトリックス状に開口部を有し、LEDチップが配置されたLED表示装置においては、コーティング部の形成を開口部内だけに選択して構成することができる。そのため不要な箇所に蛍光体が付着することなく量産性が向上する。また、形成させた発光ダイオードを発光観測させ色むらが生じているところのみ選択的に蛍光物質を新たに配置させることができるため極めて均一発光可能な発光ダイオードとすることができる。

また、発光面における色むらや発光ダイオードごとのバラツキの極めて少なくすることができる。LED上に配置される蛍光物質の量がきわめて少量であっても蛍光物質の量を比較的均等に制御させることができる。そのため、よりバラツキの少ない発光ダイオードを形成させることができる。

【発明の実施の形態】
本発明者は種々の実験の結果、LEDチップ上に配置される蛍光物質をインクジェット印刷法により配置させることによって、量産性よく発光観測面における色調むらや発光装置ごとのバラツキが改善された発光ダイオードを形成できることを見出し本発明を成すに到った。

即ち、本発明は、蛍光物質をLEDチップの所望箇所に選択的又繰り返しに塗布することができる。そのため、量産性よく発光ダイオードを形成することができる。また、LEDチップ上に配置された蛍光物質が部分的に少ないことにより、生ずる色むらを解消することができる。

本発明の発光ダイオードの一例について、図2を用いて説明する。図2には、LEDチップが配置される基板として多層積層したセラミック基板を利用した。セラミック基板には、ドットマトリックス状に多数の開口部が設けられている。開口部内には、LEDチップが配置されセラミック基板内の導電性パターンと電気的に接続可能なように構成されている。なお、セラミック基板は、ドットマトリック状ごとに割ることができる。

セラミック基板の各開口部内にエポキシ樹脂を用いてLEDチップをそれぞれダイボンドする。LEDチップは、青色光が発光可能な窒化物系化合物半導体素子を用いた。

LEDチップの電極とセラミック基板上に形成された導電性パターンとをAgペーストにより接着させた。その後、各開口部内に配置されたLEDチップ上に選択してペリレン系の有機蛍光染料をインクジェットプリンターから塗布させる。有機蛍光染料は、LEDチップの青色光を吸収して黄色系が発光可能なペリレン系誘導体を利用している。LEDチップ及び蛍光物質をドットマトリックス状に配置した開口部内に選択的に配置させることによりLED表示器とすることができる。また、セラミック基板形成時にドットマトリックスごとに分割できるよう切れ目を構成させておけば、押圧により複数の発光ダイオードに分割することができる。分割されたものは、白色系が発光可能な個々の発光ダイオードとして機能することができる。以下、本発明の構成部材について詳述する。

(インクジェット印刷法)
本発明のインクジェット印刷法とは、塗布データに基づきインクジェットプリントヘッド200を駆動して蛍光物質101を塗布する方法である。インクジェットプリンタヘッド200は、微少な圧力室に導入された蛍光物質101をノズル302から飛翔させLEDチップ103上などに付着させるものである。圧力室の圧力を高める手段としては、圧電素子を作動させるものや、圧力室の一部の温度を瞬間的に高め気泡を発生させることにより、その気泡発生の圧力により蛍光物質を飛翔させるものなどが挙げられる。したがって、粒子状蛍光体の場合は、インクジェット印刷法により塗布できるようアルコール、シリコーン樹脂やエポキシ樹脂などに混合させ印刷可能な状態とすることが好ましい。この場合、インクジェットプリンタヘッド200のノズル302に対して蛍光体の粒子が大きければ目づまりを生ずる場合がある。また、粒径が不規則であれば蛍光体の粒径がノズル径より小さくとも目詰まりしやすい傾向にある。そのため、粒子状蛍光体をインクジェット印刷法により塗布する場合は、濾過し数μ程度の粒径及び形状を揃えておくことが望ましい。さらに、粒子状蛍光体を利用する場合は、圧電素子を用いた方が気泡を利用するものよりもより粒径の大きな粒子状蛍光体にまで対応できるため好ましい。インクジェットプリントヘッドは、600dpiから1200dpi程度の解像度とすることができる。したがって、LEDチップ上の任意の位置に蛍光物質を形成することができる。

インクジェットプリンタヘッドから放出される物質として、蛍光体に加え光安定化剤や赤外線反射部材などを混合して放出させることもできる。このような光安定化剤としてベンゾトリアゾール系紫外線吸収剤や赤外線反射部材として酸化チタンが挙げられる。

インクジェットプリンタヘッドを駆動させてドットマトリックス状に開口したパッケージの具体的方法として、次の方法が好適に挙げられる。予めマトリックス状に配置させたパッケージの開口部をインクジェット印刷機のメモリーに記憶させておき、メモリーに沿ってインクジェットプリンタヘッドを縦横に駆動させる。ドットマトリックス状に配置したパッケージの開口部のみに蛍光体が含有されたアルコールなどをインクジェットプリンタヘッドから放出させ緩衝層上に蛍光物質を塗布させる。

次に、各LEDチップを発光させた状態において、光センサを走査させ発光色及びそのLEDチップの場所をメモリーに記憶させる。光センサにより読みとられた各LEDチップの発光色と基準となる発光色と比較し蛍光物質の量が少ない場合、追加塗布する蛍光物質の量を演算する。演算された塗布量に基づいて、その開口部のみ選択的にインクジェットプリンタヘッドから再び蛍光物質を所望量塗布させる。(或いは、演算された発光色に基づいてその開口部のみ組成の異なる蛍光物質を選択的にインクジェットプリンタヘッドから再び蛍光物質を所望量塗布させる。)なお、光センサ及びインクジェットプリンタヘッドの精度によっては、パッケージ開口部内のどの位置に蛍光物質を塗布させるかをも選択させることができる。

(蛍光物質101)
本発明に用いられる蛍光物質101としては、少なくともLEDチップ103の半導体発光層から発光された光で励起されて発光するものをいう。LEDチップ103が発光した光と、蛍光物質103が発光した光が補色関係などにある場合、さらには、LEDチップ103からの光が紫外線でありそれにより励起された2種類以上の蛍光物質の光が補色関係にある場合、それぞれの光を混色させることで白色を発光することができる。具体的には、LEDチップ103からの光と、それによって励起され発光する蛍光物質101の光がそれぞれ光の3原色(赤色系、緑色系、青色系)に相当する場合やLEDチップが発光した青色の光と、それによって励起され発光する蛍光物質の黄色光が挙げられる。

発光ダイオードの発光色は、LEDチップ103上に配置される蛍光物質101の量(即ち、インクジェット印刷法により塗布される一回の蛍光物質の量やインクジェット印刷法を繰り返す回数など)を種々調整すること及びLEDチップ103の発光波長を選択することにより電球色など任意の白色系の色調を提供させることができる。

具体的な蛍光物質101としては、ペリレン系蛍光染料やセリウムで付活されたイットリウム・アルミニウム・ガーネット系蛍光体が挙げられる。特に、高輝度且つ長時間の使用時においては(Re1-xSmx)3(Al1-yGay)5O12:Ce(0≦x<1、0≦y≦1、但し、Reは、Y,Gd,Laからなる群より選択される少なくとも一種の元素である。)などが好ましい。蛍光物質101として特に(Re1-xSmx)3(Al1-yGay)5O12:Ceを用いた場合には、LEDチップ103と接する或いは近接して配置され放射照度として(Ee)=3W・cm-2以上10W・cm-2以下においても高効率に十分な耐光性を有する発光ダイオードとすることができる。

(Re1-xSmx)3(Al1-yGay)5O12:Ce蛍光体101は、ガーネット構造のため、熱、光及び水分に強く、励起スペクトルのピークが470nm付近などにさせることができる。また、発光ピークも580nm付近にあり720nmまで裾を引くブロードな発光スペクトルを持たせることができる。しかも、組成のAlの一部をGaで置換することで発光波長が短波長にシフトし、また組成のYの一部をGdで置換することで、発光波長が長波長へシフトする。このように組成を変化することで発光色を連続的に調節することが可能である。したがって、長波長側の強度がGdの組成比で連続的に変えられるなど窒化物半導体の青色系発光を利用して白色系発光に変換するための理想条件を備えている。

このような蛍光体は、Y、Gd、Ce、Sm、Al、La及びGaの原料として酸化物、又は高温で容易に酸化物になる化合物を使用し、それらを化学量論比で十分に混合して原料を得る。又は、Y、Gd、Ce、Smの希土類元素を化学量論比で酸に溶解した溶解液を蓚酸で共沈したものを焼成して得られる共沈酸化物と、酸化アルミニウム、酸化ガリウムとを混合して混合原料を得る。これにフラックスとしてフッ化アンモニウム等のフッ化物を適量混合して坩堝に詰め、空気中1350〜1450°Cの温度範囲で2〜5時間焼成して焼成品を得る。次に焼成品を水中でボールミルして、洗浄、分離、乾燥、最後に篩を通すことで所望の粒子状蛍光体を得ることができる。

本発明の発光ダイオードにおいて、2種類以上の蛍光物質を混合させてもよい。即ち、Al、Ga、Y、La及びGdやSmの含有量が異なる2種類以上の(Re1-xSmx)3(Al1-yGay)5O12:Ce蛍光体を混合させてRGBの波長成分を増やすことができる。また、現在のところ半導体発光素子であるLEDチップの発光波長には、バラツキが生ずるものがあるため2種類以上の蛍光物質101を混合調整などさせて所望の白色光などを得ることができる。具体的には、発光素子の発光波長に合わせて色度点の異なる蛍光物質101の量を調整し含有させることでその蛍光物質間と発光素子で結ばれる色度図上の任意点を発光させることができる。

(緩衝層102)
本発明に用いられる緩衝層102とは、LEDチップ103上に配置されLEDチップ103や外部電極などによって生ずる凹凸を緩和する。また、インクジェット印刷法により飛翔した蛍光物質101によるLEDチップ103などの損傷を低減するものである。緩衝層102の具体的材料としては、エポキシ樹脂、シリコーン樹脂や硝子などが挙げられる。このような緩衝層102は、パッケージ105開口部のLEDチップ103上にノズルからエポキシ樹脂などを放出硬化させることにより形成させることができる。

また、緩衝層102を設けることでLEDチップ103から放出された光が蛍光物質101により直接反射、散乱されることがない。そのためLEDチップ103から放出された高エネルギー光が高密度になることがなく有機蛍光染料などを用いたとしても蛍光物質101や緩衝層102自体が劣化しにくい。

(LEDチップ103)
本発明に用いられるLEDチップ103とは、蛍光物質101を励起させ発光させることが可能なものである。発光素子であるLEDチップ103は、MOCVD法等により基板上にGaAs、InP、GaAlAs、InGaAlP、InN、AlN、GaN、InGaN、AlGaN、InGaAlN等の半導体を発光層として形成させる。半導体の構造としては、MIS接合、PIN接合やPN接合などを有するホモ構造、ヘテロ構造あるいはダブルへテロ構成のものが挙げられる。半導体層の材料やその混晶度によって発光波長を種々選択することができる。また、半導体活性層を量子効果が生ずる薄膜に形成させた単一量子井戸構造や多重量子井戸構造とすることもできる。本発明に用いられるLEDチップ103として好ましくは、蛍光物質101を効率良く励起できる比較的短波長を効率よく発光可能な窒化物系化合物半導体(一般式IniGajAlkN、ただし、0≦i、0≦j、0≦k、i+j+k=1)が挙げられる。

窒化ガリウム系化合物半導体を使用した場合、半導体基板にはサファイヤ、スピネル、SiC、Si、ZnO、GaN等の材料が好適に用いられる。結晶性の良い窒化ガリウムを形成させるためにはサファイヤ基板を用いることがより好ましい。サファイヤ基板上に半導体膜を成長させる場合、GaN、AlN等のバッファー層を形成しその上にPN接合を有する窒化ガリウム半導体を形成させることが好ましい。また、サファイア基板上にSiO2をマスクとして選択成長させたGaN単結晶自体を基板として利用することもできる。この場合、各半導体層を形成した後、SiO2をエッチング除去させることによって発光素子とサファイア基板とを分離させることもできる。窒化ガリウム系化合物半導体は、不純物をドープしない状態でN型導電性を示す。発光効率を向上させるなど所望のN型窒化ガリウム半導体を形成させる場合は、N型ドーパントとしてSi、Ge、Se、Te、C等を適宜導入することが好ましい。一方、P型窒化ガリウム半導体を形成させる場合は、P型ドーパンドであるZn、Mg、Be、Ca、Sr、Ba等をドープさせる。

窒化ガリウム系化合物半導体は、P型ドーパントをドープしただけではP型化しにくいためP型ドーパント導入後に、炉による加熱、低速電子線照射やプラズマ照射等によりアニールすることでP型化させることが好ましい。具体的発光素子の層構成としては、窒化ガリウム、窒化アルミニウムなどを低温で形成させたバッファ層を有するサファイア基板や炭化珪素上に、窒化ガリウム半導体であるN型コンタクト層、窒化アルミニウム・ガリウム半導体であるN型クラッド層、Zn及びSiをドープさせた窒化インジュウムガリウム半導体である活性層、窒化アルミニウム・ガリウム半導体であるP型クラッド層、窒化ガリウム半導体であるP型コンタクト層が積層されたものが好適に挙げられる。LEDチップ103を形成させるためにはサファイア基板を有するLEDチップ103の場合、エッチングなどによりP型半導体及びN型半導体の露出面を形成させた後、半導体層上にスパッタリング法や真空蒸着法などを用いて所望の形状の各電極を形成させる。SiC基板の場合、基板自体の導電性を利用して一対の電極を形成させることもできる。

次に、形成された半導体ウエハー等をダイヤモンド製の刃先を有するブレードが回転するダイシングソーにより直接フルカットするか、又は刃先幅よりも広い幅の溝を切り込んだ後(ハーフカット)、外力によって半導体ウエハーを割る。あるいは、先端のダイヤモンド針が往復直線運動するスクライバーにより半導体ウエハーに極めて細いスクライブライン(経線)を例えば碁盤目状に引いた後、外力によってウエハーを割り半導体ウエハーからチップ状にカットする。このようにして窒化物系化合物半導体であるLEDチップ103を形成させることができる。

本発明の発光ダイオードにおいて白色系を発光させる場合は、蛍光物質101との補色等を考慮してLEDチップ103の主発光波長は400nm以上530nm以下が好ましく、420nm以上490nm以下がより好ましい。LEDチップ103と蛍光物質101との効率をそれぞれより向上させるためには、450nm以上475nm以下がさらに好ましい。

(外部電極104)
外部電極104は、パッケージ105外部からの電力を内部に配置されたLEDチップ103に供給させるために用いられるためのものである。そのためパッケージ105上に設けられた導電性を有するパターンやリードフレームを利用したものなど種々のものが挙げられる。また、外部電極104は放熱性、電気伝導性、LEDチップ103の特性などを考慮して種々の大きさに形成させることができる。外部電極104は、各LEDチップ103を配置すると共にLEDチップ103から放出された熱を外部に放熱させるため熱伝導性がよいことが好ましい。外部電極104の具体的な電気抵抗としては300μΩ・cm以下が好ましく、より好ましくは、3μΩ・cm以下である。また、具体的な熱伝導度は、0.01cal/(s)(cm2)(℃/cm)以上が好ましく、より好ましくは 0.5cal/(s)(cm2)(℃/cm)以上である。

外部電極104としては、銅やりん青銅板表面に銀、パラジュウム或いは金などの金属メッキや半田メッキなどを施したものが好適に用いられる。外部電極104としてリードフレームを利用した場合、電気伝導度、熱伝導度によって種々利用できるが加工性の観点から、板厚は0.1mmから2mmが好ましい。ガラスエポキシ樹脂やセラミックなどの支持体上などに設けられた外部電極104としては、銅箔やタングステン層を形成させることができる。プリント基板上に金属箔を用いる場合は、銅箔などの厚みとして18〜70μmとすることが好ましい。また、銅箔等の上に金、半田メッキなどを施しても良い。

(パッケージ105)
パッケージ105は、LEDチップ103を固定保護する支持体として働く。また、外部との電気的接続が可能な外部電極104を有する。LEDチップ103の数や大きさに合わせて複数の開口部を持ったパッケージ105とすることもできる。パッケージ105は、LEDチップ103をさらに外部環境から保護するためにモールド部材106を設けることもできる。パッケージ105は、モールド部材106との接着性がよく剛性の高いものが好ましい。LEDチップ103と外部とを電気的に遮断させるために絶縁性を有することが望まれる。さらに、パッケージ105は、LEDチップ103などからの熱の影響をうけた場合、モールド部材106との密着性を考慮して熱膨張率の小さい物が好ましい。

パッケージ105は、外部電極104と一体的に形成させてもよく、パッケージ105が複数に分かれ、はめ込みなどにより組み合わせて構成させてもよい。パッケージ105は、インサート成形などにより比較的簡単に形成することができる。パッケージ105材料としてポリカーボネート樹脂、ポリフェニレンサルファイド(PPS)、液晶ポリマー(LCP)、ABS樹脂、エポキシ樹脂、フェノール樹脂、アクリル樹脂、PBT樹脂等の樹脂やセラミックなどを用いることができる。また、遮光機能を持たせるために黒や灰色などの暗色系に着色させる、或いはパッケージの発光観測表面側が暗色系に着色されることが好ましい。具体的には、Cr2O3、MnO2、Fe2O3やカーボンブラックなどが好適に挙げられる。

LEDチップ103とパッケージ105との接着は、熱硬化性樹脂などによって行うことができる。具体的には、エポキシ樹脂、アクリル樹脂やイミド樹脂などが挙げられる。この場合、LEDチップ103の電極とパッケージ105に設けられた外部電極104とは導電性ワイヤーによりワイヤーボンディングすることにより電気的に接続させることが好ましい。また、LEDチップ103を配置固定させると共にパッケージ105の外部電極104と電気的に接続させるためにはAgペースト、カーボンペースト、ITOペースト、金属バンプ等が好適に用いられる。

By using the method for forming a light emitting diode of the present invention, it is possible to obtain a light emitting diode in which the chromaticity shift in each direction is extremely small and there is no color tone shift from the light emission observation surface. Further, light emitting diodes with high yield can be formed with high mass productivity.
