【産業上の利用分野】
本発明は、例えば計器類の自発光型のセグメント表示やマトリクス表示、或いは各種情報端末機器のディスプレイなどに使用されるエレクトロルミネッセンス(以下、ELという)素子及びその製造方法に関する。

【従来の技術】
従来、EL素子は、絶縁性基板であるガラス基板上に、光学的に透明なITO膜からなる第1電極、Ta2 O5 (五酸化タンタル)等からなる第1絶縁層、発光層、第2絶縁層及びITO膜からなる第2電極を順次積層して形成されている。

EL素子の発光色は、例えばZnS(硫化亜鉛)中の添加物の種類によって決まり、例えば発光中心としてTb(テルビウム)を添加した場合には黄緑色、Sm(サマリウム)を添加した場合には赤橙色、Tm(ツリウム)を添加した場合には青色の発光色が得られる。また、SrS(硫化ストロンチウム)にCe(セリウム)を添加した場合には、フィルタをかけることにより青色の発光色が得られる。

【発明が解決しようとする課題】
この青色発光を得る場合、ZnSにTmを添加したZnS:Tmを発光層に用いた場合には発光輝度が低く、実用上十分な輝度が得られない。また、SrSにCeを添加したSrS:Ceを発光層に用いた場合には、発光輝度を比較的高くすることができるが、その発光輝度はディスプレイとしての要求を十分に満足するものではなく、更なる高輝度化が望まれている。

この問題を解決するため、例えば1993年度Euro Display
Conference Proceedings;p511〜514には、SiCl4 を用いてCe添加のSrS:Ce薄膜中にCl(塩素)を添加することが記載されている。
しかしながら、その方法で用いるClにより、発光母材であるSrSは湿度に非常に敏感になり、パターニング等のウェットプロセスにおいて、僅かな水分でも発光層に混入すると、膜が白濁したり剥離するといった問題が生じる。

本発明は上記問題に鑑みたもので、発光層にClを添加して高輝度化を図るとともに、耐湿性を向上させることを目的とする。

【課題を解決するための手段、作用及び効果】
本発明は上記目的を達成するため、発光層を、発光中心元素を添加した第1のIIa −VIb 族化合物薄膜と、発光中心元素及びハロゲン元素を添加した第2のIIa −VIb 族化合物薄膜とを有して構成し、第1のIIa −VIb 族化合物薄膜を発光層の最上層としたことを特徴としている。

従って、第2のIIa −VIb 族化合物薄膜にハロゲン元素を添加することにより発光輝度を高くすることができ、また発光層の最上層をハロゲン元素を含まない第1のIIa −VIb 族化合物薄膜とすることにより、第2のIIa −VIb 族化合物薄膜の吸湿性を緩和し、耐湿性を向上させることができる。
さらに、第1のIIa −VIb 族化合物薄膜の上にキャップ層を形成するようにすれば、そのキャップ層によって上記耐湿性を一層向上させることができる。この場合、キャップ層をZnS又はZnSeにて形成するようにすれば、耐湿性をさらに向上させることができる。但し、Se(セレン)の毒性を考慮すればZnSを用いることが望ましい。

上記第1のIIa −VIb 族化合物薄膜の膜厚は、50nm以上であることが望ましい。これは、後述する図2に示すように、第1のIIa −VIb 族化合物薄膜の膜厚を50nm以上にした場合に、耐湿性が著しく向上するからである。
また、第2のIIa −VIb 族化合物薄膜を発光層の最下層とした場合には、その膜の配向性により発光層の表面を平坦化させることができ、絶縁耐圧を向上させることができる。特に、膜厚を100nm以上とした場合にはその効果が著しい。

本発明に係るEL素子の製造方法においては、発光中心元素及びハロゲン元素を添加した第1のIIa −VIb 族化合物薄膜と、発光中心元素を添加した第2のIIa −VIb 族化合物薄膜とを連続成膜する工程を有して、第2のIIa −VIb 族化合物薄膜を最上層とする発光層を形成することを特徴としている。
この製造方法を用いることにより、上述した高発光輝度の耐湿性に優れたEL素子を得ることができる。

この製造方法として、具体的には、気相成長法を用い、ハロゲン元素原料を他のプロセスガスと同時に供給して第1のIIa −VIb 族化合物薄膜を形成し、ハロゲン元素の供給を停止することにより第2のIIa −VIb 族化合物薄膜を連続して成膜する工程を用いることができる。
ここで、ハロゲン元素原料は、他のプロセスガスとは独立した供給配管にて供給するか、又はVIb 族元素原料の供給配管と同配管にて供給するようにすることができる。また、ハロゲン元素原料は、ハロゲンガス、ハロゲン化水素ガス、ハロゲン化合物ガスから選択された少なくとも1種を用いることができ、さらに具体的には塩素、塩化水素、塩素化合物から選択された少なくとも1種とすることができる。

上記気相成長法としては、有機金属気相成長法を用いることができる。
また、IIa 族元素原料とVIb 族元素原料を交互に供給して薄膜形成していく、いわゆるA.L.E法を用いることもできる。具体的には、発光層をIIa 族元素原料とVIb 族元素原料を交互に供給して成膜していく方法を用い、ハロゲン元素原料をVIb 族元素原料と同時に供給することにより第1のIIa −VIb 化合物薄膜を形成し、ハロゲン元素原料の供給を停止することにより第2のIIa −VIb 化合物薄膜を形成する。なお、この方法を用いた場合、発光中心元素原料はIIa 族元素原料と同時に供給するようにすることができる。

また、気相成長法以外に、スパッタ法により第1のIIa −VIb 族化合物薄膜と第2のIIa −VIb 族化合物薄膜を連続して成膜するようにしてもよい。また、このスパッタ法を用いた場合、スパッタリング中にハロゲン化合物ガスを導入して第1のIIa −VIb 族化合物薄膜を形成し、ハロゲン化合物ガスの供給を停止することにより第2のIIa −VIb 族化合物薄膜を形成するようにして、発光層を形成することができる。

さらに、発光層を形成する他の方法としては、発光中心元素及びハロゲン元素を添加したIIa −VIb 族化合物ペレットと、発光中心元素を添加したIIa −VIb 族化合物ペレットを用いた蒸着法により、真空状態を維持した状態にて第1のIIa −VIb 族化合物薄膜及び第2のIIa −VIb 族化合物薄膜を連続して形成する方法を用いることができる。

なお、上記した発光層を構成するIIa 族元素としては、Ca(カルシウム)、Sr(ストロンチウム)、Ba(バリウム)から選択された少なくとも1種を用いることができる。また、VIb 族元素としては、S(硫黄)又はSeを用いることができる。さらに、発光層中に添加される発光中心元素としては、CeまたはEu(ユーロピウム)を用いることができる。

【実施例】
(第1実施例)
以下、本発明を具体的な実施例に基づいて説明する。
図1は本発明に係るEL素子10の断面を示した模式図である。なお、図1のEL素子10では、矢印方向に光を取り出している。

薄膜EL素子10は、絶縁性基板であるガラス基板11上に、光学的に透明なZnO(酸化亜鉛)からなる第1透明電極(第1電極)12、光学的に透明なTa2 O5 からなる第1絶縁層13、発光層14、光学的に透明なZnSキャップ層15、光学的に透明なTa2 O5 からなる第1絶縁層16、光学的に透明なZnOからなる第2透明電極(第2電極)17が順次積層されて形成されている。なお、発光層14は、発光中心としてCeを添加しさらにClが添加されたSrS:Ce、Cl薄膜14A及びClが添加されていないSrS:Ce薄膜14Bから構成されている。

次に、上記薄膜EL素子10の製造方法について説明する。なお、以下の説明における各層の膜厚は、ガラス基板11の中央の部分を基準として記述してある。
まず、ガラス基板11上に第1透明電極12を成膜した。蒸着材料としては、ZnO粉末にGa2 O3 (酸化ガリウム)を加えて混合し、ペレット状に成形したものを用い、成膜装置としてはイオンプレーティング装置を用いた。具体的には、上記ガラス基板11の温度を一定に保持したままイオンプレーティング装置内を真空に排気した。その後、Ar(アルゴン)ガスを導入して圧力を一定に保ち、成膜速度が6〜18nm/minの範囲となるようビーム電力及び高周波電力を調整した。

次に、第1透明電極12上に、Ta2 O5 からなる第1絶縁層13をスパッタ法により形成した。
具体的には、ガラス基板11の温度を一定に保持し、スパッタ装置内にArとO2 (酸素)の混合ガスを導入し、1KWの高周波電力で成膜を行った。
上記第1絶縁層13上に、SrSを母体材料とし、発光中心としてCeを、ハロゲン元素としてClを添加したSrS:Ce、Cl薄膜14A及びClを添加していないSrS:Ce薄膜14Bからなる発光層14を、MOCVD(有機金属気相成長)法により形成した。

具体的には、ガラス基板11を400℃に保持し、反応室内を減圧雰囲気下にした後、Arキャリアガスを用いてSr(C11H19O2 )2 (ビスジピバロイルメタン化ストロンチウム)を、またAr希釈したH2 S(硫化水素)を流した。
また、発光中心の添加のために、トリジピバロイルメタン化セリウム(Ce(C11H19O2 )3 )を反応室へ導入した。そのときCe(C11H19O2 )3 (トリジピバロイルメタン化セリウム)ソースの温度を100〜120℃に加熱し、キャリアガスとしてArを用いた。

さらに、ハロゲン元素を添加するために、HCl(塩化水素)ガスをArで0.05at%以下の濃度になるように希釈し、この混合ガスを反応室内に導入した。この方法にて、おおよそ500nmの厚さになるようにCl及びCeを共に添加したSrS:Ce、Cl薄膜14Aを成長させた。
次に、Clの供給原料であるHClガスの供給を停止し、Ce添加のSrS:Ce薄膜14Bを100nm成長させた。

発光層14を形成する時の反応炉内の圧力は、反応炉とポンプの間に取り付けた圧力調節器にて反応室の全圧力を一定に維持した。
上記Ce添加のSrS:Ce薄膜14Bの成長後、MOCVD法にてZn(C2 H5 )2 (ジエチル亜鉛)とH2 S(硫化水素)を原料に用いてZnS薄膜を100〜200nmの厚さになるように形成した。

次に、ZnS層15上に、Ta2 O5 からなる第2絶縁層16を上述の第1絶縁層13と同様の方法で形成した。そして、ZnO膜からなる第2透明電極17を、上述の第1透明電極12と同様の方法により、第2絶縁層16上に形成した。
各層の膜厚は、第1、第2透明電極12、17が200nm、第1、第2絶縁層13、16が300nm、発光層14が600nmである。

図2に、SrS:Ce薄膜14Bの膜厚を変化させ、第2絶縁層16まで形成したものについて、浸水試験を行った結果を示す。SrS:Ce薄膜14Bが50nm未満の膜厚では、図に示すように耐湿性に問題があり、SrS:Ce薄膜14Bの膜厚を50nm以上にすることにより、耐湿性を向上させることができた。また、SrS:Ce薄膜14Bを100nm以上とした場合には非常に高い耐湿性が得られた。

また、実際に作製した試料において60Hzの交流電圧を使用したときの、発光輝度特性を図3に示す。ここで、従来法1はClを添加していない発光層を用いた場合のEL素子、従来法2は薄膜全体にClを添加した発光層を用いた場合のEL素子の発光輝度特性である。従来法1に比べて発光閾値電圧は30v低下している。また、発光閾値電圧+40vの電圧のところでの発光輝度は、従来法1に比べて著しく向上している。また、従来法2に比べると発光閾値電圧は同様に30v程度低下したが、発光輝度については僅かに低下した。
