By the photon energy, free electrons move to the n-type semiconductor side and holes move to the p-type semiconductor side to be separated, and an electromotive force is generated. This is the principle of the most common pn junction type solar cell among the solar cells. In general, semiconductors made of single crystals such as silicon and germanium doped with a small amount of impurities are often used as semiconductors, but their energy conversion efficiency is not sufficient, and they are economically expensive. Still has much room for research.

Such a semiconductor powder is called a semiconductor photocatalyst, and it has been found that water can be decomposed by the semiconductor photocatalyst. That is, the semiconductor photocatalyst can convert light energy into chemical energy. In particular, water has been attracting attention as clean energy because it can be converted into storable energy by photodecomposing water into hydrogen. However, conventional semiconductors include:
In some cases, the solubility in water is inappropriate for such applications.

(1) particles that have been miniaturized to the extent that a size particle effect is exhibited in order to increase the quantum yield; and (2) molecules that have a photosensitizing effect so as to shift the energy absorption band to a lower energy side. It is necessary to balance the two conditions of joining. For this purpose, a method of chemically synthesizing semiconductor fine particles mainly in a solution system has conventionally been adopted.

(1) The wavelength of the solid material as a raw material is 38 in a vacuum atmosphere.
By irradiating light of 0 to 2000 nm to form a plasma composed of atoms forming the solid material and excited chemical species to which the atoms are combined, (2) an inert gas or an inert gas is contained in the plasma. By rapidly ejecting a mixed gas with oxygen, the plasma is cooled, recombined and aggregated to form semiconductor microclusters,
(3) the semiconductor microcluster is ejected into an ultrahigh vacuum chamber by a high-speed gas flow of an inert gas or a mixed gas of an inert gas and oxygen to form a semiconductor microcluster beam; The beam is passed through the vapor of the sensitizing dye to form a heterojunction between the semiconductor microcluster and the sensitizing dye molecule to form semiconductor fine particles.

According to the present invention, fine semiconductor fine particles having a particle diameter of 8 nm or less can be obtained. Semiconductor fine particles having a particle diameter of about 10 nm exhibit photophysical properties and photochemical properties different from those of bulk crystals due to the quantum size effect. Generally, in a system having a small particle diameter, the band gap increases in inverse proportion to the square of the particle diameter, and the quantum yield increases, so that the energy conversion efficiency is further increased. The light for plasma formation has a wavelength of 380.
Although semiconductor fine particles can be obtained even if the diameter is outside the range of 20002000 nm, fine semiconductor fine particles having a particle diameter of 8 nm or less can be obtained by using light of this specific wavelength according to the present invention. It has been surprising that the use of light having a specific wavelength for plasma formation reduces the particle size of the formed semiconductor fine particles.

(1) The wavelength of the solid material as a raw material is 38 in a vacuum atmosphere.
Irradiation with light from 0 to 2000 nm forms a plasma composed of the atoms forming the solid material and the excited species to which they are bound. In order for a reaction using a semiconductor as a photocatalyst to occur, when irradiation with light having an energy larger than the band gap energy of the semiconductor is performed, electrons in the valence band are excited into the conduction band,
Free electrons are generated in the conduction band and holes are generated in the valence band, and these must be capable of causing a reduction reaction and an oxidation reaction, respectively.

The ability of free electrons in the conduction band to reduce water and holes in the valence band to oxidize water is required. In the present invention, any such semiconductor can be used. Specific examples include titanium oxide (TiO 2 ), cadmium sulfide, strontium titanate, zirconium oxide, cadmium selenide, and orthoferrite. Among these, titanium oxide and cadmium sulfide are preferred. In particular, since titanium oxide has a melting point of about 2000 ° C. and a boiling point of 2500 ° C. or more, it is difficult to form a plasma without the laser evaporation method (described in detail later) used in the present invention. Suitable to do.

In this case, it is preferable to use metallic titanium as a solid material as a raw material. In the case of obtaining an oxide semiconductor by oxidizing an unoxidized material, oxygen is generally introduced by mixing oxygen with an inert gas ejected into plasma. Hereinafter, the term "inert gas" shall include those containing oxygen unless otherwise specified.

Light having a wavelength of 00 nm, preferably 400 to 600 nm is used. By using light having such a wavelength, semiconductor fine particles having an excellent quantum efficiency and a particle diameter of 8 nm or less can be obtained. There are various types of such light, but it is preferable to use visible or infrared laser light. In particular, it is preferable to use laser light having a wavelength of 400 to 600 nm because particles having a smaller particle diameter can be obtained.
Such visible or infrared light can be specifically obtained as a fundamental wave or a second harmonic of a YAG laser.

For example, laser light oscillated at a wavelength outside this range is wavelength-converted via an SHG element or the like. It may be. In addition, there are a CW laser and a pulse laser as a laser beam, but since higher energy can be obtained, it is preferable to use a pulse laser when using a laser beam.

That is, the plasma generated by light irradiation is cooled by an inert gas to form clusters. As the inert gas used for cooling, any gas can be used as long as it does not cause an irreversible reaction with plasma. Helium or argon is preferable, and helium is particularly preferable. Also,
As described above, when an oxide semiconductor is obtained by an oxidation reaction in a gas phase, an oxygen gas can be mixed with these inert gases. These inert gases are ejected into the generated plasma. When a pulsed laser is used, it is preferable that the inert gas be ejected intermittently according to the pulse of the laser.

The sensitizing dye used in the method of the present invention is a molecule having a photosensitizing effect of shifting the energy absorbed by the semiconductor to a lower energy side. As such a sensitizing dye, a metal complex or an organic dye can be used. Specific examples of sensitizing dyes that can be used include bipyridine complexes, viologen dyes, rhodamine derivatives, and acid dyes. Among these, ruthenium bipyridine complexes, methyl viologen, rhodamine B, and rose bengal are preferable, and ruthenium is preferable. -Bipyridine complexes are particularly preferred.

According to the method of the present invention, semiconductor fine particles having an average particle diameter of 8 nm or less can be obtained. In particular, when a semiconductor cluster is generated using a laser beam having a wavelength of 400 to 600 nm, ultrafine particles of 6 nm or less having excellent photocatalytic properties can be generated. Here, the particle diameter is represented by the diameter of a sphere having the same volume as the particle. The particle size can be determined by observing the manufactured semiconductor fine particles with a transmission electron microscope and calculating the particle size from the projected image.

When irradiating lasers of different wavelengths, the radiated energy to the raw material solid materials was set to be the same. When the generated fine particles were analyzed by a quadrupole mass spectrometer, it was found that TiO 2 , TiO, and Ti clusters were generated. FIG. 2 shows the ion intensity (which is proportional to the generation amount of each cluster) depending on each cluster when the wavelength of the irradiated laser beam was changed. FIG. 2 shows that the cluster generation efficiency is high when visible or infrared light is irradiated. Also,
When the semiconductor fine particles generated in each case were observed with a transmission electron microscope, when the second harmonic of the YAG laser was irradiated to generate clusters, the particle system of the semiconductor fine particles was 6 nm or less. .
