【産業上の利用分野】本発明は、新規なチタン酸鉛系誘
電体薄膜、さらに詳しくは、膜厚が1μm以下の薄膜に
おいても誘電率の低下が少なく、優れた誘電特性を有す
るチタン酸鉛系誘電体薄膜に関するものである。

【従来の技術】チタン酸鉛(PbTiO3)はペロブス
カイト型結晶構造を示す代表的な強誘電体であって、そ
の薄膜は赤外線センサ用材料、マイクロアクチュエータ
用材料、メモリ用材料などへの応用が期待されている。
しかしながら、このチタン酸鉛薄膜は、その製法の如何
に係わらず、膜厚が1μm以下になると、誘電特性、特
に誘電率が急激に低下するため、応用上の大きな障害に
なっていることが知られている。図1に、ゾル・ゲル法
で作製したチタン酸鉛薄膜における誘電率の膜厚依存性
を示す[Proc.FMA−5、7(1985)]。

の薄膜は赤外線センサ用材料、マイクロアクチュエータ
用材料、メモリ用材料などへの応用が期待されている。

が知られているが、まだ十分に満足するまでには至って
いない。

【課題を解決するための手段】本発明者らは、膜厚が1
μm以下の薄膜においても誘電率の低下が少ないチタン
酸鉛系誘電体薄膜を開発すべく鋭意研究を重ねた結果、
ペロブスカイト型結晶構造を示すチタン酸鉛の結晶格子
におけるチタン位置に、ニオブ又はアルミニウムを、チ
タン原子に対して所定の割合で置換固溶させたものから
成る薄膜により、その目的を達成しうることを見出し、
この知見に基づいて本発明を完成するに至った。

よいし、2種以上を組み合わせて用いてもよい。また、
その置換量は、チタンに対して1〜50モル%の範囲に
あることが必要である。この量が1モル%未満では置換
した効果が十分に発揮されないし、50モル%を超える
とペロブスカイト単相の結晶構造を示さず結晶中に第二
相が析出し、誘電特性が低下する。

【実施例】次に、実施例により本発明をさらに詳細に説
明する。

【0014】実施例1 ゾル・ゲル法を用いてチタン酸鉛のTiに対して、Nb
を1〜60モル%の範囲で置換した組成のコーティング
溶液を調製した。このPb(Ti,Nb)O3溶液を用
いて、白金基板上にスピンコート法で薄膜を形成したの
ち、600℃で焼成を行い、膜厚約0.15μmのPb
(Ti,Nb)O3系薄膜を作製した。また、比較のた
めに同様の方法を用いて膜厚約0.15μmのチタン酸
鉛(PbTiO3)薄膜も作製した。

スカイト単相の結晶構造を示し、Nbはチタン酸鉛に固
溶していることが分かった。しかし、Nb置換量が60
モル%の場合はペロブスカイト単相の結晶構造を示さ
ず、組成不明の化合物が第二相として生成していること
が分かった。

し、Nbで置換されたPb(Ti,Nb)O3系薄膜で
は、Nb置換量とともに誘電率が上昇し、Nb置換量が
50モル%の薄膜では誘電率は約900であった。さら
に、Nb置換量が60モル%になると、薄膜中に第二相
が生成されるために、誘電率は約220に低下した。

に示す。図3に示すように、Nbで置換されていないチ
タン酸鉛(PbTiO3)薄膜の場合、誘電率は約80
であり、従来報告されている値とほぼ等しかった。しか
し、Nbで置換されたPb(Ti,Nb)O3系薄膜で
は、Nb置換量とともに誘電率が上昇し、Nb置換量が
50モル%の薄膜では誘電率は約900であった。さら

囲で置換した組成の粉末を作製し、これをターゲット材

温度は700℃であり、得られた薄膜の膜厚は0.5μ
mであった。
【0018】得られた薄膜の結晶構造をX線回折によっ
て調べたところ、Al置換量が50モル%まではペロブ
スカイト単相の結晶構造を示すが、Al配合量が60モ
ル%の場合、ペロブスカイト単相の結晶構造を示さず組
成不明の化合物が第二相として生成した。

【0019】次に、これらの試料の誘電率をデジタルL
CRメータを用いて10kHzで測定した結果を図4に
示す。図4に示すように、Al置換量の増加とともに誘
電率が上昇し、Al置換量が40〜50モル%の場合の
誘電率は約400であり、PbTiO3薄膜の誘電率の
約4倍となった。さらにAlの置換量が60モル%にな
ると薄膜中に第二相が生成するために、誘電率は急激に
低下した。
CRメータを用いて10kHzで測定した結果を図4に
示す。図4に示すように、Al置換量の増加とともに誘
電率が上昇し、Al置換量が40〜50モル%の場合の
誘電率は約400であり、PbTiO3薄膜の誘電率の
約4倍となった。さらにAlの置換量が60モル%にな
ると薄膜中に第二相が生成するために、誘電率は急激に
低下した。

Claims (1)
- 【請求項1】 膜厚1μm以下のチタン酸鉛(PbTi
O3)を基本組成とした薄膜において、ペロブスカイト
型結晶構造を示すチタン酸鉛の結晶格子におけるチタン
位置に、ニオブ又はアルミニウムをチタン原子に対して
1〜50モル%の割合で置換固溶させたことを特徴とす
るチタン酸鉛系誘電体薄膜。
