Embodiments of the present disclosure relate, among other things, to evaporation sources for depositing evaporated materials, such as organic materials, on substrates. Further embodiments relate to shielding devices for evaporation sources and also to methods of depositing materials, such as organic materials, on substrates.
An organic evaporator is a tool for the production of organic light emitting diodes (OLEDs). An OLED is a special kind of light-emitting diode, which contains a thin film of organic compounds in which there is a light-emitting layer. Organic light emitting diodes (OLEDs) are used in the manufacture of television screens, computer monitors, cell phones, and other portable devices for displaying information. OLEDs can also be used for general space lighting. The range of colors, brightness, and viewing angles possible with OLED displays is wider than that of conventional LCD displays because the OLED pixels emit light directly and do not require a backlight. Therefore, the energy consumption of OLED displays is considerably less than that of conventional LCD displays. Furthermore, the fact that OLEDs can be manufactured on flexible substrates provides additional applications. For example, a typical OLED display may include layers of organic material disposed between two electrodes, all deposited on a substrate to form a matrix display panel having individually energizable pixels. OLEDs are generally placed between two glass panels and the edges of the glass panels are sealed to enclose the OLEDs therein.
Many challenges are encountered in manufacturing such display devices. OLED displays or OLED lighting applications, for example, include a stack of several organic materials that evaporate in a vacuum. Organic materials are subsequently deposited through the shadow mask. For efficient fabrication of OLED stacks, it is desirable to co-deposit or co-evaporate two or more materials (eg, host and dopant) such that a mixed/doped layer results. Furthermore, the vaporization of very sensitive organic materials has several process conditions that must be considered.
To deposit the material onto the substrate, the material is heated until it vaporizes. A distribution tube directs the vaporized material through the nozzle to the substrate. Recently, the precision of the deposition process has increased and, for example, it is now possible to provide very small pixel sizes. In one process, a mask is used to define pixels as the evaporated material passes through the mask openings. However, shadowing effects of the mask, spreading of the evaporated material, etc. make it difficult to further improve the accuracy and predictability of the evaporation process.
In light of the above, it would be beneficial to increase the accuracy and predictability of the evaporation process in order to produce devices of high quality and precision.

The method includes directing vaporized source material through a plurality of nozzles of an evaporation source, each nozzle generating a plume of vaporized source material propagating toward a substrate; and a plurality of shielding devices. individually shaping the plume of vaporized source material through the opening of the .

In one example, the pixel mask may have a thickness of approximately 40 μm. Considering mask thickness and pixel opening size, shadowing effects can appear. Shadowing effects cause the walls of the pixel openings in the mask to shadow the pixel openings. The shielding
According to embodiments described herein, the material of shielding
According to embodiments described herein, a substrate may be coated with a source material in a substantially vertical position. Typically,
In some embodiments, the

According to certain embodiments, which may be combined with other embodiments described herein, additional vacuum chambers such as

According to embodiments herein, which may be combined with other embodiments described herein, the thickness of the substrate is from 0.1 to 1.8 mm, and the holding configuration for this substrate is , can be adapted to the thickness of such substrates. The thickness of the substrate is about 0.9 mm or less, such as 0.5 mm or 0.3 mm, and the holding configuration can be adapted to such substrate thickness. Generally, the substrate can be made from any material suitable for material deposition. For example, the substrate can be coated by a deposition process from glass (e.g., soda lime glass, borosilicate glass, etc.), metal, polymer, ceramic, composite material, carbon fiber material, or any other material or combination of materials. It may be made from a material selected from the group consisting of:
According to certain embodiments, which may be combined with other embodiments described herein,

According to embodiments, which may be combined with other embodiments described herein,
According to certain embodiments, which can be combined with other embodiments described herein,
According to certain embodiments, which may be combined with other embodiments described herein, the length of the distribution pipe may be 1.3 m or greater, such as 2.5 m or greater. As shown in FIG. 2A, according to one configuration,
According to certain embodiments, which can be combined with other embodiments described herein, a plurality of nozzles are arranged. According to certain embodiments, the primary direction of emission X may be oriented slightly upward (e.g., within a range of up to 15 degrees above horizontal, such as 3 degrees to 7 degrees upward). . Similarly, the substrate may be slightly tilted so that it is substantially perpendicular to the direction of evaporation, which may reduce particle generation. For illustrative purposes,
FIG. 2B particularly shows an enlarged schematic view of a portion of the evaporation source of the
Typically,
In operation,
An
According to some embodiments, heat shields such as
These shields may include several shield layers to reduce heat radiation to the outside of
According to certain embodiments described herein, an
FIG. 2C shows an embodiment of
As described herein, the distribution tube can be a hollow cylinder. The term cylinder may generally be understood as having a circular bottom shape, a circular top shape, and a curved surface area or contour connecting the top and bottom circles. According to further or alternative embodiments, which may be combined with other embodiments described herein, the term cylinder, in a mathematical sense, may be defined as any base shape, any top shape identical thereto, and It can be further understood as having a curved surface area or contour connecting the upper and lower features. A cylinder need not necessarily have a circular cross-section.
FIG. 3 shows a schematic cross-sectional view of
In an embodiment, each aperture of the plurality of
Individually shaping the plumes of vaporized source material can be beneficial compared to shielding devices having apertures configured to shape two or more plumes simultaneously. In particular, individually shaping the plume of vaporized source material can provide enhanced deposition accuracy and reduce shadowing effects provided by masks. For example, individually shaping the plume of vaporized source material may result in a smaller plume opening angle with more clearly defined plume sides. Large impingement angles of the plume on the mask and/or substrate can be avoided. Furthermore, individual plumes can be directed appropriately.
In some embodiments, the number of nozzles in the evaporation source may correspond to the number of apertures in the shielding device. For example, a shielding device with 10 or more apertures can be placed in front of a distribution pipe with 10 or more nozzles. For example, a shielding device with 30 or more apertures can be placed in front of 3 distribution pipes, each containing 10 or more nozzles. Although the following description refers to
In some embodiments, apertures may be placed in front of associated nozzles, as shown in FIG. For example, the main discharge direction X of
As used herein, an "aperture" is directed through an aperture, specifically to limit the maximum opening angle of the plume and to block the outer corners of the plume. It may refer to an opening or passage at least partially surrounded by walls configured to form a single plume of vaporized source material. In some embodiments, the passageway may be completely surrounded by a circumferential wall so as to shape the plume in all cross-sections including the main direction of discharge X of the associated nozzle.
As shown schematically in FIG. 3,
In certain embodiments, which may be combined with other embodiments herein, the shielding device may be placed at a close distance to the
In some embodiments,
In certain embodiments, which may be combined with other embodiments described herein,

The drawing in FIG. 3 shows a first cross-section. The first cross-section may include the main emission direction X. In some embodiments, the first cross-section is a plane extending perpendicular to the horizontal plane and/or the length of
In one embodiment, the first maximum emission angle θ is between 10 and 45 degrees, particularly between 20 and 30 degrees, more particularly about 25 degrees. Accordingly, the opening angle 2θ of the emission cone in the first cross-section may be greater than or equal to 20 degrees or less than or equal to 90 degrees, in particular approximately 50 degrees. As shown in FIG. 3, the shadowing effect due to
In certain embodiments, which may be combined with other embodiments described herein, the
The second cross-section can be a plane perpendicular to the drawing of FIG. The second cross-section may include the main emission direction X. In some embodiments, the second cross-section is a vertical plane and/or a plane extending parallel to the length of
In one embodiment, the second maximum emission angle is 10 to 60 degrees, particularly 30 to 40 degrees, more particularly about 45 degrees. Accordingly, the opening angle of the emission cone in the second cross-section may be greater than or equal to 20 degrees or less than or equal to 120 degrees, in particular approximately 90 degrees. Shadowing effects by the mask in the plane perpendicular to the drawing of FIG. 3 can be reduced by reducing the second maximum emission angle β.
In an embodiment, the second maximum emission angle is different from the first maximum emission angle, in particular an angle greater than the first maximum emission angle. This is because a larger maximum emission angle is possible along the length of the
The first cross-section can be a horizontal plane. The first maximum emission angle can be 20 to 30 degrees. The second cross-section can be a vertical plane. The second maximum emission angle can be 40 degrees to 50 degrees.
In an embodiment, the distance between two adjacent nozzles along the length of
In one embodiment, which may be combined with other embodiments described herein,
A circular passage may, for example, shape the

In some embodiments, the length of the
As shown in FIG. 3, the
The length of the circumferential wall can vary continuously from a first length T1 at the first cross-section to a second length T2 at the second cross-section. In other words, front edge 35 of
In an embodiment the first length T1 is between 8 mm and 20 mm, in particular about 12 mm, and/or the second length T2 is between 3 mm and 15 mm, in particular , about 6.5 mm. The "length" of the circumferential wall may correspond to the length of the projection of the vector connecting the nozzle outlet and the front edge of the circumferential wall at each cross-section containing the main direction of discharge X.
Pixels with sharp edges can be deposited on the substrate when the front edge 35 of the circumferential wall has a wavy or undulating shape in the circumferential direction. The crest points may be arranged in a first cross-section, ie the view of FIG. 3, and the crest points may be arranged in a second cross-section, ie a plane perpendicular to the first cross-section. The forward end 35 of the
In one embodiment, at least one aperture may have a diameter of ≧3 mm and ≦25 mm, in particular ≧5 mm and ≦15 mm. The diameter of the aperture can then be measured at the front end 35 of the aperture, which defines the maximum emission angle of
The wall of the distribution tube may be heated by a heating element attached or attached to the wall of the distribution tube. An outer shield surrounding the heated inner wall of the distribution tube may be cooled to reduce heating radiation towards the substrate. A further second outer shield may be provided to further reduce the heat load directed to the deposition region or substrate, respectively. According to certain embodiments, which may be combined with other embodiments described herein, a metal shield having conduits for a cooling fluid, such as water, attached to or within the metal shield A shield can be provided as a plate. Additionally or alternatively, a thermoelectric or other cooling device may be provided to cool the shield. Thus, the interior of the distribution tube can be maintained at a high temperature, eg, above the vaporization temperature of the source material, while thermal radiation towards the deposition region and substrate can be reduced.

In other embodiments, at least one shielding unit of the plurality of
In some embodiments, each shielding unit of the plurality of shielding units can include two or more apertures of the plurality of apertures. Attaching the
In an embodiment the number of apertures per shielding unit is 10 or less, in particular 5 or less. The shielding unit can more readily follow local thermal expansion and contraction of one of the distribution pipes when the shielding unit does not extend beyond a substantial length. In particular, adjacent shielding units may move relative to each other when one of the distribution pipes expands or contracts.

In some embodiments,

A distribution tube may include ten or more nozzles arranged in a linear arrangement. Thus, more than one shielding unit, eg two, or more than three shielding units, can be fixed to the distribution pipe in a linear arrangement.
Each shielding unit of the plurality of separate shielding units may be mechanically fixed with a single distribution pipe of the two or more distribution pipes of the evaporation source. The shielding units can be mechanically decoupled and/or thermally isolated from each other such that relative movement between the individual shielding units is possible. Thus, the shielding units can move relative to each other when the distribution pipe to which the shielding units are fixed expands or contracts.
The length of the shielding

The apertures are each provided as oval passages.
In certain embodiments described herein, the apertures of shielding
Embodiments of operating the evaporation sources described herein are provided to prevent aperture clogging while maintaining high deposition accuracy over time.
A method of operating the
The method described herein involves depositing a vaporized source material on a
During deposition, shielding
Because the surface of the
According to the methods described herein, the cleaning phase shown in FIG. 8B may be performed after the deposition phase shown in FIG. 8A. In the cleaning phase, at least a portion of the source material accumulated on shielding
In an embodiment, the shielding device is subjected during cleaning to temperatures above the evaporation temperature of the source material, for example above 100° C., or above 200° C., in particular above 300° C. up to at least locally. The adhered source material can be released from the shielding device and evaporate again. The shielding device can thus be cleaned.
In some embodiments, the shielding
In certain embodiments, which may be combined with other embodiments described herein, emission of vaporized source material through the nozzle may be stopped during cleaning. For example, nozzles may be closed or evaporation stopped during cleaning phase II. Consumption of raw materials can be reduced.
In certain embodiments, which may be combined with other embodiments described herein, the deposition apparatus may be set to service position II for cleaning. In particular, after deposition, the deposition apparatus can be transported from deposition position I, where the shielding device openings are directed toward the
As used herein, a "deposition position" may be a state of a deposition device in which the deposition device is ready to direct vaporized source material toward a substrate. For example, the nozzle of the evaporation source and the aperture of the shielding device may face towards the substrate or towards the deposition area of the deposition apparatus.
As used herein, a "service position" may be a state of the deposition apparatus that is not suitable for directing source material toward the substrate. For example, the nozzle of the evaporation source and the aperture of the shielding device may not face toward the substrate or toward the deposition area of the deposition apparatus. Setting the deposition device from the deposition position to the service position may include movement, eg rotational movement, of the evaporation source. In some embodiments, setting the deposition apparatus to a service position is a position where a
In some embodiments, setting the deposition apparatus to service position II may include relative movement between
Moving the evaporation source to the service position II means rotating the
In some embodiments, cleaning may comprise heating the shielding device for a period of 1 second or longer, particularly 10 seconds or longer. Longer heating periods may result in better cleaning, but may slow down the evaporation process. Good cleaning results can be achieved by heating for a period of between 1 second and 60 seconds.
After cleaning, deposition of vaporized source material is continued on the substrate or on further substrates. In some embodiments, the evaporation source may be transported back from service position II to deposition position I or to a further deposition position before continuing deposition. For example, the deposition source may be rotated back to deposition position I by an angle (-α). Or, alternatively, the evaporation source can be brought to a further deposition position by further rotating the evaporation source in the same direction of rotation, for example by another angle α.
In some embodiments, which may be combined with other embodiments described herein, deposition and cleaning may alternate. For example, the shielding devices may each be cleaned after a predetermined deposition period and deposition continued after each cleaning. In some embodiments, cleaning of the shielding device is performed after deposition of the vaporized source material on all substrates, or after coating a predetermined number of substrates, such as two substrates, four substrates, or more. can be performed after coating the substrate. In some embodiments, cleaning of the shielding device may be performed after several minutes, hours, or days of deposition operation, respectively. The period after which cleaning is performed may depend on the size and shape of the openings in the shielding device, the distance between the outlet of the evaporation source and the shielding device, and the temperature of the surface of the shielding device during deposition. For example, cleaning can be performed after deposition of vaporized material on each substrate, or after a deposition period of up to several hours, respectively.
In some embodiments, the stack of source material on the shielding device may be measured and cleaning may be performed after reaching a predetermined stack. Clogging of the apertures of the shielding device can be avoided and a constant plume of vaporized source material impinging on the substrate can be obtained.
To reduce the heat load on the substrate due to the heated shielding device, the shielding device may be allowed to cool after cleaning. For example, the shielding device may be cooled to a first temperature, eg, 150° C. or less, or 100° C. or less, after cleaning and before continuing deposition. In one embodiment, the

Over time, vaporized source material may adhere to the apertures. It can result in a reduction in the diameter of the apertures.
