Description
The present invention relates to a break filter for vacuum breaking in a semiconductor manufacturing apparatus. Specifically, the present invention is loaded in order to suppress sudden pressure fluctuations when vacuum breaking a processing apparatus (container) for semiconductor manufacturing and returning to atmospheric pressure. Regarding the break filter installed at the gas inlet of the lock room.
In the semiconductor manufacturing process, the inside of the processing apparatus (container) is depressurized and heat treatment is performed under vacuum (decompression). Then, when this heat treatment is completed, the processing apparatus is returned from the vacuum state to the atmospheric pressure, and the semiconductor wafer is taken out.
In such a semiconductor processing apparatus, when the wafer to be processed is carried in from the outside or the processed wafer is carried out to the outside, the atmosphere inside the processing apparatus is adjusted to the external atmosphere. A gas inlet and a gas exhaust port are provided. The gas exhaust port is configured to discharge the atmospheric gas in the processing device to create a vacuum state, while the gas introduction port is configured to introduce gas to release the vacuum state.
The schematic configuration of this semiconductor processing apparatus will be described with reference to FIG.
As shown in FIG. 1, the
The
At this time, the
As shown in FIG. 2, the
In order to release the vacuum state by the
In this way, the speed at which the gas flows into the processing device is slowed down, and the flying up of particles in the processing device and the generation of dew condensation are suppressed.
By the way, the break filter (gas introduction device) 60 is provided with corrosion resistance to reaction species such as reaction gas leaking from the processing device and radicals generated by the reaction in the processing device, filtration characteristics for removing particles contained in the bent gas, and bent gas. Since the property of uniformly ejecting particles in the load lock is required to prevent the particles from flying up, a corrosion-resistant metal such as nickel or a ceramic porous body having fine pores such as alumina or silicon carbide is used as the material of the
However, it is not possible to completely prevent corrosion by reactive species such as reaction gas and radicals even in the porous body, and in the porous body of alumina, the pores are clogged by the product generated by the reaction with the gas, and silicon carbide is used. In the case of a porous body, the reaction product of silicon carbide and the reaction gas or radicals volatilizes and the pores become larger, the flow of the vent gas becomes uneven, and the particles in the load lock are blown up or the vent time. There was a changing problem.
Therefore, in the present invention, the silicon carbide porous body is composed of the silicon carbide porous body and the alumina porous body arranged on the surface of the silicon carbide porous body exposed to the reaction species such as reaction gas and radicals, and the flow of the bent gas is reduced to be uniform. The purpose is to provide a break filter that can diffuse to silicon and prevent particles from flying up.
The break filter of the present invention is characterized by comprising a silicon carbide porous body and an alumina porous body arranged on an inner surface of the silicon carbide porous body.
Further, the break filter of the present invention is characterized in that it is composed of a silicon carbide porous body and an alumina porous body, the silicon carbide porous body is arranged on the outside air side, and the portion in contact with the atmosphere inside the apparatus is made of the alumina porous body.
It is preferable that both the silicon carbide porous body and the alumina porous body are plate-shaped, and two sheets are stacked and used.
It is preferable that the average pore diameter of the alumina porous body is larger than the average pore diameter of the silicon carbide porous body.
In the break filter of the present invention, by arranging the porous silicon carbide and the porous alumina on the outer surface of the porous body inside the apparatus, the bent gas can be uniformly ejected and the particles in the load lock can be prevented from flying up. In addition, it has a filtration property that removes particles contained in the bent gas. Such characteristics of the break filter are maintained even after long-term exposure to the supply of bent gas.
Hereinafter, the
The
The device is a load lock chamber installed for transporting a wafer to be processed between the vacuum processing device (container) 50 and the atmosphere side in the vacuum process of manufacturing a semiconductor wafer. In the load lock chamber, the atmospheric pressure and the vacuum are switched each time the substrate to be processed is carried in and out of the apparatus.
The silicon carbide
When the average pore diameter is less than 1 μm, the pressure loss is large and the supply amount of gas and particles is small. Therefore, it takes a long time to reach the atmospheric pressure. On the other hand, if the average pore diameter is larger than 6 μm, the particle collection performance and the particle flying prevention function are deteriorated, which causes a problem that the wafer manufacturing yield is lowered.
If the porosity is less than 35%, the amount of gas or the like supplied is small, and it takes time to reach the atmospheric pressure. On the other hand, when the porosity is larger than 55%, the yield of wafer manufacturing is lowered due to the deterioration of the particle flying prevention performance.
The pore volume of the silicon carbide
Adjacent silicon carbide particles come into surface contact with each other, and a neck portion is formed at the contact portion. This neck portion can be provided with sufficient strength to withstand use as a filter material.
The alumina
As the crystalline alumina powder, any of α-alumina powder, β-alumina powder and γ-alumina powder can be used, but α-alumina powder, which is inexpensive and easy to handle, is preferable. The average particle size of these alumina powders may be any as long as the particle size of the obtained alumina
The average pore diameter of the alumina
By arranging the alumina porous body on the device side, it is possible to prevent the reactive gas in the device from coming into direct contact with the silicon carbide porous body and expanding the pore diameter, and the alumina porous body can be used even if it is a gas. Even if the pores are clogged by the product produced by the above reaction, the pore diameter is set larger than that of the silicon carbide porous body in advance, so that the pores are not clogged and the aeration is stable.
Further, the porosity of the alumina
The pore volume of the alumina
As described above, the
The silicon carbide
In the case of stacking two sheets, the
By using the

[Example 1]
As shown in FIG. 3A, a plate-shaped silicon carbide
In Example 1, it was found to be durable because it was in the state of a break filter that had been used for about one year.
