表1に示すように、砥粒(スルホン酸固定コロイダルシリカ;平均一次粒子径:35nm、平均二次粒子径:70nm、D90/D10:1.7、アスペクト比:1.2)と;第1の水溶性高分子と;第2の水溶性高分子と;界面活性剤と;液体キャリア(純水)と;を表1に示される組成、pHとなるように、一部の実施例、比較例については適宜アンモニアも添加して攪拌混合することにより、各研磨用組成物を調製した(混合温度:約25℃、混合時間:約10分)。なお、実施例、比較例で用いたポリグリセリンラウリルエーテルおよびポリグリセリンラウリルエステルの1級水酸基密度は、共に75%〜85%であった。また、実施例、比較例で用いたポリビニルアルコール、スルホン酸変性ポリビニルアルコールのけん化度は、それぞれ、100%、99%であった。

(研磨速度の測定)
研磨前後の試験片の厚み(膜厚)を光学式膜厚測定器(ASET−f5x:ケーエルエー・テンコール社製)によって測定した。研磨前後の試験片の厚み(膜厚)の差を求め、研磨時間で除し、単位を整えることによって、研磨速度(Å/min)を算出した。この結果を下記表に示す。なお、1Å=0.1nmである。

研磨済の試験片について、表面粗さ(Ra)を、走査型プローブ顕微鏡(SPM)を用いて測定した。なお、Raとして、(株)日立ハイテクノロジーズ製のNANO−NAVI2を使用した。カンチレバーは、SI−DF40P2を使用した。測定は、走査周波数0.86Hz、X:512pt、Y:512ptで3回行い、これらの平均値を表面粗さ(Ra)とした。なお、SPMの走査範囲は「2μmx2μm」の正方形エリアである。
