Abstract
Description
The present invention relates to a deposited film forming apparatus using a plasma CVD method and a method for manufacturing an electrophotographic photosensitive member.
Conventionally, as an electrophotographic photoreceptor, amorphous silicon, for example, a deposited film composed of an amorphous material containing a hydrogen atom and / or a halogen atom and having a silicon atom (silicon atom) as a base material has been proposed. Is attached to practical use.
As a method for forming a deposited film made of amorphous silicon, there is a plasma CVD method in which plasma of a deposited film forming gas is generated by glow discharge with high-frequency power and the decomposition species is deposited on a substrate.
When a deposited film having a large area such as an electrophotographic photosensitive member is formed by these methods, it is necessary to make the film characteristics uniform, and various proposals have been made regarding the method and apparatus configuration for forming the deposited film. ing.
For example, when an electrophotographic photosensitive member made of amorphous silicon is formed, it is necessary to transport and hold the cylindrical substrate in a reaction vessel that can be depressurized. Therefore, it is disclosed that a substrate holder is inserted into the cylindrical substrate. ing. (See Patent Document 1)
In another proposal, in order to form a uniform deposited film in the circumferential direction of the cylindrical substrate, the cylindrical substrate is rotated at the same time as the deposited film is formed or from the stage where the cylindrical substrate is heated. It is disclosed that a deposited film is formed. (See Patent Document 2)
Conventionally, the electrophotographic characteristics and image characteristics of an electrophotographic photosensitive member have been made uniform by the measures described above.
In particular, in recent years, with the digitization and colorization of electrophotographic apparatuses, the uniformity of film characteristics of deposited films used for electrophotographic photoreceptors is required more than ever.
For example, in a high-quality color apparatus using an electrophotographic process, the gradation is improved, so that the density of the formed image can be visualized even with non-uniformity in the film characteristics of the deposited film, which has not been a practical problem in the past. There is a possibility of causing unevenness.
In Patent Document 2 shown above, in order to solve such a problem, attention is paid to slight characteristic unevenness in the circumferential direction, and an effect is obtained by improvement.
The present invention has been made in view of the prior art as described above, and has a deposited film forming apparatus and an electrophotographic photosensitive film that are excellent in uniformity of film characteristics and can stably produce an electrophotographic photosensitive member. It aims at providing the manufacturing method of a body.

According to one aspect of the invention,

The fitting mechanism has a structure in which the base holder is installed in a state where the base holder is fitted to the holder base by rotating the holder base while lowering the base holder when the base holder is installed. A deposited film forming apparatus is provided.
According to another aspect of the invention,
In a method for producing an electrophotographic photoreceptor having a deposited film forming step of forming a deposited film on a cylindrical substrate,
Production of an electrophotographic photosensitive member, wherein the deposited film forming step is a step of forming the deposited film on the cylindrical substrate after the substrate holder is placed on the holder cradle using the deposited film forming apparatus. A method is provided.
According to the present invention, it is possible to improve the film thickness uniformity in the circumferential direction of a large-area cylindrical substrate by improving the rotational accuracy of the cylindrical substrate during the production of an electrophotographic photoreceptor by plasma CVD. .
In order to improve the uniformity of the image characteristics of the electrophotographic photosensitive member, the present inventors have been able to obtain a certain degree of uniformity of the image characteristics by the techniques disclosed in the above-mentioned prior art documents.
However, with regard to image density unevenness in particular, there has been a level where there is no problem in the past, but there is a case where a further level up is required for mounting in a future high-resolution, full-color machine.
The present inventors faced the problem that the level of image density unevenness varies in the manufacturing process of the electrophotographic photosensitive member. When the cause of the problem was analyzed, it was found that the variation in the level of the image density unevenness was caused by the film thickness unevenness in the circumferential direction of the electrophotographic photosensitive member. Further, when a photoconductor with a large film thickness unevenness in the circumferential direction was investigated, it was found that the film thickness unevenness in the circumferential direction was dependent on the substrate holder used in the manufacturing process.
Furthermore, a detailed investigation of the substrate holder revealed that there was a bulge due to slight scratches on the lower end surface of the substrate holder used in the manufacture of the photoreceptor with large circumferential film thickness unevenness (location contacting the holder cradle). .
The present inventors presume that the circumferential film thickness unevenness is related to the difference in the rotation state of the substrate holder.
It is considered that the base holder is not installed vertically in the reaction vessel due to the bulge due to the scratch and causes precession when rotated. In fact, it was found that the substrate holder with the scratches as described above was installed on the holder cradle and the rotation state was confirmed, and that there was a difference in rotation accuracy compared to a normal substrate holder.
The present inventors have been able to greatly suppress circumferential film thickness unevenness by managing scratches and the like on the substrate holder before use in production.
However, even when a base holder without scratches or protrusions as described above is used, the level of circumferential film thickness unevenness may be reduced although the frequency of occurrence is low.
About this phenomenon, the present inventors have estimated as follows.
For example, depending on the installation situation when the base holder is installed on the holder cradle, it is considered that there may be a difference in vertical accuracy even without the above-described scratches or protrusions.
When the base holder is rotated in such a state, it is thought that precession is caused and rotational blurring occurs.
Another reason is that if the substrate holder is installed with foreign matter such as a film piece adhering to the substrate holder installation surface of the holder cradle, there is a gap between the lower end surface of the substrate holder and the holder cradle installation surface. The substrate holder cannot be installed vertically due to foreign matter caught between the two. As a result, it is considered that when the holder cradle is rotated, the base holder causes precession and rotation blurring occurs.
The inventors of the present invention have made extensive studies in order to eliminate a factor that causes a decrease in uniformity of circumferential film thickness unevenness. As a result, the base holder and the holder cradle have a fitting mechanism, and when installing the base holder, the base holder is fitted to the holder base by rotating the holder base while lowering the base holder. It was found that it was effective to install in the state.
Further, the base holder has a screwing mechanism as a fitting mechanism between the base holder and the holder cradle, and the holder cradle has a groove perpendicular to the rotation direction of the holder cradle on the surface on which the base holder is installed. It was found that it is also effective to provide

As a dilution gas, hydrogen (H 2 ), argon (Ar), or helium (He) can be used. Further, as the characteristic improving gas, those containing nitrogen atoms, those containing oxygen atoms, those containing carbon atoms, those containing fluorine atoms, or a mixed gas thereof may be used in combination. What is necessary is just to use suitably the gaseous substance containing each atom, or the substance which can be easily gasified as a material.

(Circumferential thickness unevenness)
The circumferential film thickness unevenness was evaluated as follows. Twelve film thicknesses were measured at 30 ° intervals in the circumferential direction at a total of three locations, ie, the central position of the electrophotographic photosensitive member and the positions 150 mm on both sides in the axial direction. For the measurement, an eddy current film thickness meter (FISCHERSCOPE MMS manufactured by Fisher Instruments Co., Ltd.) was used. The film thickness difference between the maximum value and the minimum value of 12 points in the circumferential direction obtained at each axial position (position of −150 mm from the center, position of the center, and +150 mm from the center) is the average of 12 points in the circumferential direction. The value divided by the value was taken as the film thickness unevenness at each axis position.

Thus, after installing the substrate holder in the deposited film forming apparatus shown in FIG. 4, 100 electrophotographic photosensitive members were manufactured under the conditions shown in Table 1 while rotating the substrate holder at a speed of 1 rpm.
For all 100 electrophotographic photoreceptors produced by the above method, the circumferential film thickness unevenness was evaluated in the same manner as in Example 1 and Comparative Example 1.
The evaluation results are summarized in Table 2.
As shown in Table 2, in Examples 1 to 3, the pass rate of circumferential film thickness unevenness is improved as compared with Comparative Example 1 which is a conventional method. In particular, in Example 3, a special effect is obtained.
改善率:(1−(ΔA/Δa))×100 (%)
Further, the film thickness unevenness in the circumferential direction at the upper end of the electrophotographic photosensitive member (a position 150 mm away from the center in the upward direction) during the manufacturing process was significantly improved in this example as compared with the comparative example. In particular, the effect of the improvement of the thick photoconductive layer was great, and the improvement rate of the upper end portion of the photoconductive layer was 5 to 8%. The improvement rate of other portions was about 3 to 1%. This is because the present invention has the effect of improving rotational blur due to precession during rotation of the base holder.
The improvement rate was calculated by the following formula.
Conventional circumferential unevenness value: Δa
Value of circumferential unevenness of the present invention: ΔA
Improvement rate: (1- (ΔA / Δa)) × 100 (%)
