Abstract
Description
The present technology relates to a semiconductor device and a method for manufacturing the semiconductor device.
In a solid-state imaging device such as a CCD image sensor or a CMOS image sensor, it is important to reduce dark current on the surface of a semiconductor substrate, which is a factor that degrades image quality, and to improve flicker noise and random telegraph noise characteristics of a pixel transistor.
One of the causes of dark current is an increase in the interface state of the semiconductor substrate due to plasma damage such as charge-up in plasma processing (CVD or dry etching) or UV irradiation in the manufacturing process of a solid-state imaging device. Yes.
In order to reduce the dark current and improve the pixel characteristics of the image sensor, a technique of terminating dangling bonds at the device interface with termination atoms such as hydrogen and fluorine is used (for example, see Patent Document 1).
For example, there is a technique in which hydrogen is desorbed from a passivation film (SiN film) and combined with dangling bonds on the surface of a photodiode that is a light receiving element of a semiconductor substrate to reduce the dark current on the surface (for example, Patent Document 2). reference).
The optical black pixel of the solid-state imaging device is covered with a light shielding film made of metal such as tungsten or aluminum. Since the light-shielding film has low gas permeability, the supply of dangling bond termination gas to the semiconductor substrate under the light-shielding film is hindered, and the dangling bond termination at the optical black pixel formed under the light-shielding film is sufficient. It may not be possible.
Conversely, when the surplus gas of the dangling bond termination gas is released, the surplus gas under the light shielding film is released at a break in the light shielding film, causing damage such as film peeling at the layer boundary near the light shielding film break. There is a possibility of defeating.
In the semiconductor substrate where the film is peeled off, new dangling bonds are formed, hydrogen is desorbed from the terminated dangling bonds, etc., and electrons flowing in the semiconductor are captured by the dangling bonds. There is a possibility that the mobility of electrons flowing therethrough is lowered, and the element characteristics of the semiconductor device are deteriorated.
Providing a shielding film with low gas permeability in this way is not limited to solid-state imaging devices, and in general semiconductor devices, the above-described dangling bond termination gas is not supplied, and film peeling that occurs when excess gas is released, Adverse effects associated with dangling bond terminations, etc. may occur.
The present technology has been made in view of the above-described problem, and aims to reduce an adverse effect that occurs in a dangling bond termination of a semiconductor substrate due to the presence of a shielding film in a semiconductor device provided with a shielding film with low gas permeability.

Impurity diffusion layers (not shown) constituting the source / drain regions of the MOS transistor, photodiodes (not shown) and the like are provided on the
The
The insulating
The
A
In the
The
In the
When the unused pixel region R <b> 12 is provided outside the
The

Hereinafter, an example of a method for manufacturing the
First, the
For example, in the case of a four-transistor configuration, the pixel transistor includes four transistors: a read transistor, a reset transistor, an amplifier transistor, and a selection transistor. The read transistor transfers the charge generated by the photodiode to the floating diffusion. The reset transistor resets the voltage by connecting the floating diffusion to a constant voltage source. The amplifier transistor amplifies and outputs the voltage of the floating diffusion. The selection transistor switches the connection between the amplifier transistor and the vertical signal line.

Next, a support substrate SB made of, for example, a silicon substrate is bonded to the surface of the
Next, a fixed
Next, an organic film is formed on the entire surface of the insulating
Next, an insulating
Next, a material having a gas permeability lower than that of the insulating
Next, a part of the
Next, an organic solvent such as thinner is supplied from the
Dangling toward the
Next, an organic film is laminated on the

In the
Specifically, the insulating
In this manner, the low-
There are silane-based, TEOS (tetraethyl orthosilicate) -based, and aminosilane-based material gases for forming the low-
The cross-sectional shape of the

In the
As shown in FIG. 23, in the
