Abstract
Description
The present invention relates to a method for manufacturing a sealed electronic component and a method for manufacturing an electronic device.
Conventionally, electronic components that are easily affected by electromagnetic waves, such as mobile phones and medical devices, semiconductor electronic components such as semiconductor elements, and various electronic components such as capacitors and coils, or these electronic components are mounted on a circuit board. In order to reduce the influence of noise caused by electromagnetic waves, electronic devices have been shielded by sealing these electronic components or electronic devices with a metal can shield such as aluminum or SUS.
However, this metal can shield is applied to the assembly of components arranged by type, and there are restrictions on the arrangement of each component on the board due to the influence, and the design freedom of the board is not necessarily from the functional aspect. It's not the best. Further, since the component assembly is sealed by the metal can shield, a space is generated between the metal can shield and the component assembly, which causes a problem in that the electronic device including the component assembly is increased in size. .
。 Therefore, in order to eliminate such problems, a noise suppression layer in which the upper surface and the side surface of an electronic component sealing body in which an electronic component placed on a substrate is sealed with a sealing material is formed of a metal thin film layer or the like. Has been proposed (see, for example, Patent Document 1).
However, in the method of reducing the influence of noise due to electromagnetic waves by forming a noise suppression layer on the electronic component encapsulant, the noise suppression layer is mainly manufactured using a sputtering method. There is a problem that the apparatus to be used is complicated and expensive to operate, and the productivity is low.
In addition, it is conceivable to form a noise suppression layer by using a metal paste containing conductive particles, or by using a plating method, but these methods also have various problems. there were.
An object of the present invention is to provide an electronic component encapsulant manufacturing method and an electronic device capable of forming a noise suppression layer relatively easily and with excellent productivity on an electronic component encapsulant including an electronic component.
Hereinafter, each of these steps will be described in detail.
2 and 3 are longitudinal sectional views for explaining a manufacturing method for manufacturing a semiconductor device. In the following description, the upper side in FIGS. 2 and 3 is referred to as “upper” and the lower side is referred to as “lower”.
[1] First, a
The
Further, the
The
The build-up material is not particularly limited, but for example, curing a resin composition containing a thermosetting resin such as a phenol resin, a urea resin, a melamine resin, and an epoxy resin, a curing agent, and an inorganic filler. The thing comprised as a main material is mentioned.
In addition, although it does not specifically limit as a core board | substrate, For example, what is mainly comprised with thermosetting resins, such as cyanate resin, an epoxy resin, and a bismaleimide-triazine resin, is mentioned.
Further, examples of the flexible substrate include polyimide, polyethylene terephthalate (PET), polyethylene naphthalate (PEN), polyethersulfone (PES), polytetrafluoroethylene (PTFE), polyimide benzoxazole (PIBO), and liquid crystal polymer. And those composed of various thermoplastic resins and the like.
Further, when the
The
[2] Next, the upper surface side of the
Thereby, the electronic
A method for forming the sealing
[3] Next, an
Adhesion of the
The adhesive tape 100 (dicing tape) supports the electronic
In the pressure-sensitive
When the

Examples of such base resin (1) include acrylic resins (adhesives), silicone resins (adhesives), polyester resins (adhesives), polyvinyl acetate resins (adhesives), and polyvinyl ethers. The well-known thing used as adhesion layer components like resin (adhesive) or urethane type resin (adhesive) is mentioned.

A method of attaching the electromagnetic
Vacuum / pressure forming is a method of covering the upper surface and the side surface of the electronic

In such a pasting step, the temperature for pasting is not particularly limited, but is preferably 15 ° C. or higher and 200 ° C. or lower, more preferably 20 ° C. or higher and 100 ° C. or lower.
The pressure to be applied is not particularly limited, but is preferably 0.1 MPa or more and 20.0 MPa or less, more preferably 1.0 MPa or more and 3.0 MPa or less.
Furthermore, the sticking time is not particularly limited, but is preferably 5 seconds or longer and 90 minutes or shorter, more preferably 1 minute or longer and 10 minutes or shorter.

In this step, the electromagnetic
In addition, the press molding method refers to, for example, disposing the
As described above, the

Hereinafter, each of the reflective layer and the absorbing layer will be described.
The reflection layer blocks the electromagnetic wave incident on the reflection layer by reflecting it.
Examples of the reflective layer include a surface treatment of a conductive material such as a conductive adhesive layer, a metal thin film layer, a metal mesh, and ITO. These may be used alone or in combination. Among these, it is preferable to use a conductive adhesive layer. The conductive adhesive layer is preferably used as a reflective layer because it exhibits excellent electromagnetic shielding properties even when its film thickness (thickness) is set to be relatively thin.
The conductive adhesive layer includes a metal powder and a binder resin, and examples of the metal powder include gold, silver, copper, silver-coated copper, and nickel. Among these, it is preferable to use silver because it has excellent electromagnetic shielding properties.
The content ratio of the metal powder and the binder resin in the conductive adhesive layer is not particularly limited, but is preferably 40:60 to 95: 5, and 50:50 to 90:10 by weight. More preferred.
In addition to the metal powder and the binder resin, the conductive adhesive layer may further contain a flame retardant, a leveling agent, a viscosity modifier, and the like.
The thickness T (E1) of the reflective layer is not particularly limited, but is preferably 100 nm or more and 100 μm or less, and more preferably 1 μm or more and 20 μm or less.
The absorption layer absorbs the electromagnetic wave incident on the absorption layer and blocks it by converting it into thermal energy.
As this absorption layer, for example, a conductive absorption layer composed mainly of a conductive absorption material such as metal powder and a conductive polymer material, and a dielectric absorption material such as a carbon-based material and a conductive polymer material as a main material. Examples thereof include a dielectric absorption layer, a magnetic absorption layer composed mainly of a magnetic absorption material such as a soft magnetic metal, and these may be used alone or in combination.
The conductive absorption layer absorbs electromagnetic waves by converting electromagnetic energy into thermal energy by the current flowing inside the material when an electric field is applied, and the dielectric absorption layer converts electromagnetic waves into thermal energy by dielectric loss. Thus, the electromagnetic wave is absorbed, and the magnetic absorption layer absorbs the electromagnetic wave by converting the energy of the radio wave to heat due to magnetic loss such as overcurrent loss, hysteresis loss, and magnetic resonance.
Among these, it is preferable to use a dielectric absorption layer and a conductive absorption layer. Even if the film thickness (thickness) is set to be relatively thin, the dielectric absorption layer and the conductive absorption layer are preferably used as the absorption layer because they exhibit particularly excellent electromagnetic shielding properties. In addition, since the particle size of the material contained in the layer is small and the amount of addition can be reduced, the film thickness can be set relatively easily and the weight can be reduced.
Examples of the conductive absorption material include conductive polymers, metal oxides such as ATO, and conductive ceramics.

Examples of the dielectric absorbing material include a carbon-based material, a conductive polymer, and a ceramic material.
Examples of carbon-based materials include carbon nanotubes such as single-walled carbon nanotubes and multi-walled carbon nanotubes, carbon nanofibers, CN nanotubes, CN nanofibers, BCN nanotubes, BCN nanofibers, graphene, carbon microcoils, carbon Examples thereof include carbon such as nanocoil, carbon nanohorn, and carbon nanowall, and one or more of these can be used in combination.
