上記ドライエッチングによるパターン形成と同様に操作して、ミクロドメイン構造を有する自己組織化膜を形成した後、上記ArF露光装置を用いて193nmのArF光を照射した。さらに、イソプロピルアルコールを用いてウエットエッチングを行い、パターンを形成した。得られたパターンは、組成物(I−1)〜(I−14)を用いた場合は35nmピッチのホールパターン、組成物(CI−1)〜(CI−4)を用いた場合は32nmピッチのホールパターン、組成物(I−15)〜(I−18)を用いた場合は32nmピッチのラインアンドスペースパターンであった。

<評価>
上記形成したパターンについて、走査型電子顕微鏡(日立製作所社の「S−4800」)を用いて観察し、そのパターン描写及びパターン形状の良好性を評価した。パターン描写及びパターン形状は、ホールパターンの場合、上部から観察して円形であり、かつ断面が円柱と認められる場合は「○」(良好)、上部から観察して半月形若しくは楕円形である場合、又は断面に現像残渣がある場合は「×」(不良)と評価した。また、ラインアンドスペースパターンの場合、上部から観察してラインアンドスペースパターンが明確に確認でき、かつ断面形状が矩形と認められる場合を「○」(良好)、上部から観察してラインアンドスペースパターンが明確に確認できない場合、又は断面形状が矩形と認められない場合は「×」(不良)と評価した。各々の評価結果を表2に示す。
