次に、粉末の三酸化モリブデン(1部)に水(98部)、アンモニア水(2部)を加えた0.01%水溶液を調製し、不溶解分を0.45μmのフィルターで除去した。次いで水に対して20%の比率でイソプロピルアルコールを加え、モリブデン酸化物の溶液を調製した。
この溶液をインクジェット装置(DMP3000;富士フィルム製)にてドレイン電極のチャネル側上部に吐出し、次いで220℃で1時間焼成することにより、図3に示すように、ドレイン電極の表面に三酸化モリブデンからなる電荷注入層を形成した。次に特許文献4の化合物No.16(1部)を炭化水素系有機溶媒(100部)に溶解させた半導体インクを、上記インクジェット装置にてチャネル上に吐出し、乾燥させることにより半導体層を形成し、本発明の有機薄膜トランジスタを作製した。

比較例1及び3の有機薄膜トランジスタは、実施例1に比べ移動度、電流値ともに1/2以下であった。また、比較例4においては、On/Off比の低下も認められた。
更に実施例1と比較例1の有機薄膜トランジスタをそれぞれ18素子ずつ作製し、これらの素子の移動度の標準偏差を求めた。その結果、実施例1は36%、比較例1は69%であり、素子間のばらつきも大幅に低減した。
