はんだ接合の信頼性を評価するために、上記濡れ性の評価と同様にして得られたCu基板に接合されたはんだ合金を用いて、ヒートサイクル試験を行った。まず、はんだ合金が接合されたCu基板に対し、−40℃の冷却と150℃の加熱を1サイクルとして、これを所定のサイクル繰り返した。
