一方、本発明においては、図1に示す例には限定されず、例えば、図5に示す例のように、第2のタンタル酸化窒化膜20に接続された一対の第2電極を、それぞれ第2絶縁酸化膜14を貫通して設けられる金属電極であるキャパシタ上部電極19A及びキャパシタ下部電極16から構成し、これら各々の電極が第1配線層(配線層)に接続されてなる構成を採用することも可能である。このような構成を採用する場合、製造工程においては、まず、図1に示す例の場合と同様に、基板11上に形成された第1絶縁酸化膜12の上に、第2絶縁酸化膜14Aに覆われた第1のタンタル酸化窒化膜10及び第2のタンタル酸化窒化膜20を形成する。次に、キャパシタ上部電極19Aの形成予定部分の第2絶縁酸化膜14Aを除去した後、この位置に、キャパシタ上部電極19Aを形成する。そして、第2絶縁酸化膜14Aにビアホールを形成した後、上記同様の金属材料を充填することにより、一対の第1電極であるビア15a、15bと、一対の第2電極であるキャパシタ下部電極16を形成する。その後、第2絶縁酸化膜14Aに第1配線層を形成することにより、図5に例示するような、第2絶縁酸化膜14Aを貫通して設けられた一対の第1電極(ビア15a、15b)及び一対の第2電極(キャパシタ下部電極16、キャパシタ上部電極19A)の各々が、第1配線層(配線層)に接続されてなる構造が得られる。なお、上記工程において、例えば、キャパシタ上部電極19Aをパターニング形成した後に、第2絶縁酸化膜14Aを形成しても良い。
