Abstract
Description
The present invention relates to a differential pressure detecting element that detects a pressure difference between upstream and downstream in a flow path.
As a differential pressure detecting element, a cantilever portion having a piezoresistive layer and a substrate that supports the cantilever portion so as to be elastically deformable by a hinge portion, the cantilever projecting into a passage formed in the substrate is known. (See, for example, Patent Document 1).
In the above-described differential pressure detecting element, a narrow passage exists below the cantilever, whereas the upper portion of the cantilever is opened toward a wide flow path. Therefore, the pressure loss that occurs when pressure is applied to the cantilever from below through the passage differs from the pressure loss that occurs when the same pressure is applied to the cantilever from above. There is a problem that it is difficult to ensure the symmetry of sensitivity with respect to the application direction.
The problem to be solved by the present invention is to provide a differential pressure detecting element with good sensitivity symmetry with respect to the pressure application direction.
[1] A differential pressure detecting element according to the present invention includes a cantilever portion having a piezoresistive layer, an electrode electrically connected to the piezoresistive layer, a first through hole, the cantilever portion and the A lower substrate (first substrate) that supports an electrode, and the cantilever part is a differential pressure detection element that is cantilevered by the lower substrate so as to protrude into the first through hole. The differential pressure detecting element further includes an upper substrate (second substrate) laminated on a main surface of the lower substrate on which the cantilever portion is provided, and the upper substrate has the first through hole. It has the 2nd through-hole which has an opening shape substantially the same as this opening shape, and is arrange | positioned so that the said 1st through-hole may be opposed.
[2] In the above invention, the upper substrate may be made of glass, resin, or silicon.
[3] In the above invention, the distance from the opening of the second through hole to the cantilever part may be substantially the same as the distance from the opening of the first through hole to the cantilever part.
According to the present invention, the upper substrate is laminated on the main surface of the lower substrate where the cantilever portion is provided, and the upper substrate has an opening shape substantially the same as the opening shape of the first through hole of the lower substrate. And has a second through hole arranged so as to face the first through hole.
For this reason, the pressure loss that occurs when pressure is applied to the cantilever part via the first through hole and the same pressure is applied to the cantilever part via the second through hole. Since the pressure loss generated in the case can be made comparable, the symmetry of the sensitivity of the differential pressure detecting element with respect to the pressure application direction becomes good.
Hereinafter, embodiments of the present invention will be described with reference to the drawings.
FIG. 1 is a diagram showing a configuration of a flow rate measuring device using a differential pressure detecting element in the present embodiment, FIGS. 2 and 3 are a plan view and a cross-sectional view of the differential pressure detecting element in the present embodiment, FIG. FIG. 4B is a plan view showing modifications of the differential pressure detecting element.
As shown in FIG. 1, the flow rate measuring
Note that FIG. 1 illustrates a situation in which the fluid flows in the
The flow rate measuring
As shown in FIGS. 2 and 3, the differential
As will be described later, the
On the other hand, the
The
The
The
The arrangement of the
The
The
The second through-
The second through
On the other hand, the third through
As shown in FIG. 1, in the differential
When fluid flows through the
The flow
As described above, in the present embodiment, the second through
For this reason, the pressure loss that occurs when pressure is applied to the
In this embodiment, since the
