Abstract
Description
The present invention relates to an automatic teaching system and a teaching method for teaching a position of a robot hand that transports a substrate to a target position of the substrate on which the substrate is to be placed.
In a semiconductor manufacturing apparatus, a liquid crystal panel manufacturing apparatus, or the like, a substrate transfer robot is used to accurately and cleanly transfer a substrate such as a semiconductor wafer or a glass substrate to a desired position. The substrate transfer robot has a transfer arm that holds a substrate, and the transfer arm moves three-dimensionally in the front-rear direction, the left-right direction, and the up-down direction to transfer the substrate.
By the way, when the substrate is not correctly transported to a predetermined position on which the substrate is to be placed, for example, the substrate is not properly delivered or the substrate is not properly processed at the transport destination. Will occur. Therefore, it is necessary to teach the substrate transfer robot the correct position where the substrate is to be placed. For example, it is confirmed whether or not the transfer arm is transferring the substrate to a predetermined position. If the transferred position of the substrate is deviated, the transfer arm is adjusted to the correct transfer position. To teach.
Originally, it is taught by moving manually while visually observing, but it takes time and the person enters the apparatus, so the cleanliness is lowered. As an automatic teaching method for solving this, the position detection wafer on which the CCD camera is mounted is held by the transfer arm, the position detection wafer is transferred by the transfer arm, and the transfer destination of the transfer arm is stopped by the CCD camera. It has been proposed to detect the position (see Patent Document 1).
Further, for example,
However, in the configuration in which the camera is mounted on the position detection wafer as in the above-described conventional example, since it is necessary to use a wireless camera, troubles such as interruption of work due to battery consumption may occur. In addition, so-called wafer-type wireless cameras are generally expensive, which increases the cost.
In addition, when a camera is mounted on a position detection wafer, the weight becomes heavier than that of an actual wafer, and the extra weight causes deflection of the hand, resulting in a decrease in teaching accuracy.
On the other hand, when a thin and lightweight capacitance sensor is used for the position detection wafer as in the conventional example, the position detection calculation is complicated.
Accordingly, the present invention has been made to solve such a problem, and an object thereof is to easily and accurately teach the substrate transfer position of the substrate transfer robot while suppressing the cost.
In order to solve the above problems, an automatic teaching system according to an aspect of the present invention is an automatic teaching system that automatically teaches the position of a robot hand that transports a substrate to a target position of the substrate on which the substrate is to be placed. And a target jig arranged corresponding to a target position of the substrate and having a marking, and a shape simulating the substrate, and held in the substrate holding part of the hand to reflect the marking A position detecting jig including the first and second reflecting mirrors, a camera that is provided in the robot and that captures the markings reflected on the first and second reflecting mirrors of the position detecting jig, and Teach the position of the hand when the position of the hand is adjusted so that the marking is in a predetermined form in the captured images of the first and second reflecting mirrors captured by the camera And a control unit that, the.
According to the above configuration, the adjusted position of the hand corresponding to the marking is adjusted by adjusting the position of the hand so that the marking is in a predetermined form in each captured image of the first and second reflecting mirrors. Position. Therefore, the target position where the substrate is to be placed can be calculated based on the position of the hand and the correspondence between the marking and the position of the hand. Therefore, if the adjusted position is taught as a hand teaching position, the target position of the board can be automatically taught. In addition, when the hand is positioned at a position where the substrate should be placed in the reference system in advance, the entire reflecting mirror enters the field of view of the camera, and each of the first and second reflecting mirrors imaged by the camera The relative positional relationship with respect to the marking of the position detection jig including the first and second reflecting mirrors and the reflection directions of the first and second reflecting mirrors are determined so that the target has a predetermined form in the captured image. Shall.
In the conventional system, since the camera is mounted on the substrate of the position detection jig, the camera has a wireless camera mounted with a battery. On the other hand, according to the above configuration, only two reflecting mirrors are mounted on the position detection jig, and a normal camera is provided in the robot. Thereby, since the camera battery is unnecessary, teaching can be performed without trouble of battery consumption. Furthermore, since an expensive wafer type wireless camera is not used, a low-cost system can be constructed. In addition, since the camera is not mounted on the position detection jig substrate, the position detection jig can be made lighter than an actual substrate (for example, a silicon wafer), and the deflection of the hand due to excess weight can be reduced. Can improve teaching accuracy.
The “shape simulating the substrate” of the position detection jig means “a shape that can be held on the substrate holding portion in substantially the same size, the same position, and the same posture as the substrate”. To do.
The control device adjusts the position of the hand in the front-rear direction and the left-right direction of the hand so that the marking is in a predetermined form in the image captured by the first reflector, and the image captured by the second reflector The position of the hand when the position of the hand is adjusted in the vertical direction of the hand so that the marking is in a predetermined form may be taught.
In order to solve the above problems, a teaching method according to another aspect of the present invention is a teaching method for teaching a position of a robot hand that transports a substrate to a target position of the substrate on which the substrate is to be placed, A step of arranging a target jig having a marking corresponding to a target position of the substrate; and a position detection device having a shape simulating the substrate and including first and second reflecting mirrors for projecting the marking Holding the jig on the substrate holding part of the hand, imaging the markings reflected on the first and second reflecting mirrors of the position detecting jig by a camera provided in the robot, The position of the hand when the position of the hand is adjusted so that the marking is in a predetermined form in the captured images of the first and second reflecting mirrors captured by the camera. The comprising the steps of teaching, the.
The step of teaching the position of the hand includes the step of adjusting the position of the hand in the front-rear direction and the left-right direction of the hand so that the marking is in a predetermined form in the captured image of the first reflector. And adjusting the position of the hand in the vertical direction of the hand so that the marking is in a predetermined form in the captured image of the second reflecting mirror.
The present invention can easily and accurately teach the substrate transfer position of the substrate transfer robot while suppressing costs.
Hereinafter, embodiments according to the present invention will be described with reference to the drawings.

The

The
FIG. 2 is a plan view of the
The
The
The position detection jig 4 is held by the
Here, as shown in FIG. 10, when the
In the present embodiment, for example, the first reflecting
The

FIG. 4 is a block diagram showing a control system of the

The

In teaching, when the position detection jig 4 is used for the first time (Yes in Step 2), a correction value is measured to calibrate the jig 4 (Step 3). When the jig 4 is used for the first time, calibration work for correcting the dimensional error of the jig is necessary. Therefore, in this embodiment, one person teaches one point and automatically teaches in a later step. The correction value is used to correct the difference.
Next, the
Then, target detection is started as a teaching operation (step 5). In the present embodiment, the marking 15 on the
Specifically, as shown in the flowchart of FIG. 6, first, the position of the
Next, the position of the
Next, the position of the
(H1+H2)tan(α3)=L1
α3=tan−1(L1/(H1+H2))・・・(2)
180=(90−α3)+2×α2・・・(3)
α2=(90+α3)/2・・・(4)
α2=(90+tan―1(L1/(H1+H2)))/2・・・(5)
FIG. 10 is a side view showing the positional relationship of the jig when the position of the
(H1 + H2) tan (α3) = L1 (1)
α3 = tan −1 (L1 / (H1 + H2)) (2)
180 = (90−α3) + 2 × α2 (3)
α2 = (90 + α3) / 2 (4)
α2 = (90 + tan −1 (L1 / (H1 + H2))) / 2 (5)
According to the above configuration, by adjusting the position of the
Next, teaching data is created by adding the correction value of the jig 4 to the detected target position (step 9). In the present embodiment, the created teaching data is stored in the
