Abstract
Description
The present invention relates to a molybdenum-based sputtering target material used for forming a back electrode such as a chalcopyrite thin film solar cell and a method for manufacturing the same.
Currently, various solar cells such as silicon solar cells, thin film solar cells, and compound solar cells are being developed. Among them, thin film solar cells can be manufactured easily and with low energy as optical devices applying thin film technology. Commercialization is progressing because of the advantages. Among thin-film solar cells, a thin-film solar cell including a light-absorbing layer of Cu (InGa) Se 2 (hereinafter referred to as CIGS), which is a chalcopyrite compound, is promising.
A CIGS thin film solar cell is generally a multilayer composed of a soda lime glass substrate, a back electrode layer made of molybdenum (hereinafter referred to as Mo) metal, a light absorption layer made of a CIGS layer, and a front electrode made of a transparent conductive film. It is a laminated structure.
Moreover, in the CIGS thin film solar cell, it is known that the power generation efficiency of the manufactured solar cell is improved when an appropriate amount of alkali metal is present in the CIGS layer as the light absorption layer. As a method for containing an alkali metal such as sodium (hereinafter referred to as Na) in the CIGS layer, a method of diffusing the CIGS layer by heating the alkali metal contained in the soda lime glass substrate is common. However, since it is difficult to quantitatively control the diffusion amount of the alkali metal from the soda lime glass substrate through the back electrode, a layer containing an alkali metal is separately formed on the back electrode and then transferred to the CIGS layer. A method of diffusing the alkali metal element and controlling the content has been proposed (see, for example, Patent Document 1).
In addition, when soda lime glass is not used for the substrate, a method for doping Na into the CIGS layer using Na compounds such as Na 2 O 2 , Na 2 S, Na 2 Se, NaF as a source of alkali metal is also known. (For example, refer nonpatent literature 1).
On the other hand, in the method that does not utilize the diffusion of alkali metal from soda lime glass, there is a problem that the number of manufacturing steps increases because a layer containing alkali metal must be formed separately. Therefore, there is an increasing demand for forming an Mo back electrode containing an alkali metal element by a single sputtering by adding an alkali metal element such as Na into a Mo sputtering target for forming the back electrode.
Mo is a refractory metal having a melting point exceeding 2600 ° C., and it is difficult to apply a melt casting method to produce a sputtering target material. Therefore, a powder sintering method using Mo powder as a raw material is applied. Yes.
In addition, when trying to produce a Mo-based sputtering target material containing Na by powder sintering, when Na is used alone, Na alone reacts violently with moisture, so handling when mixing powder is difficult. It is known that there is a problem of difficulty. Further, Na has a low melting point of 97.6 ° C. and a boiling point of 883 ° C. If added as it is, it is difficult to set the sintering temperature high up to the temperature range where Mo sintering proceeds, so that densification is difficult. In addition to causing abnormal discharge during sputtering, there are problems that cracks and chips occur during the production of the sputtering target material and during sputtering.
In response to such a problem, the applicant of the present application produces a sintered body of NaF powder and Mo powder as a Na source, and a Mo-based sputtering target material having a relative density of 90% or more and a bending strength of 150 N / mm 2 or more. Proposed. According to this technique, it is possible to obtain a Mo-based sputtering target material containing dense and high-strength Na that can prevent abnormal discharge during sputtering, or prevent cracking and chipping during the production of the sputtering target material and during sputtering. This is a useful technology.
According to a new study by the present inventor, as a result of a pure water immersion experiment using a Mo-based sputtering target material composed of NaF powder and Mo powder proposed in Patent Document 2, Na was eluted after immersion in pure water. It was confirmed that the content decreased. Thus, it was confirmed that there was a problem that sufficient Na content could not be secured due to the influence of the cleaning process and the post-process after the back electrode formation.
Further, when a sputtering test was performed using the Mo-based sputtering target material proposed in Patent Document 2, it was also confirmed that abnormal discharge occurred.
In view of the above problems, the object of the present invention is a dense, high strength, stable discharge during sputtering, ensuring the stability of the Na compound, and obtaining a Na doping effect on the CIGS layer. It is to provide a sputtering target material.
The present inventor has a dense and high strength by ensuring a sufficient Na content and at the same time making a sintered body of sodium titanate (hereinafter referred to as Na titanate) powder having a high melting point and Mo powder as a Na source. It was found that a Na-containing Mo-based sputtering target material was obtained, and the present invention was reached.
That is, this invention is a sputtering target material which consists of a sintered compact of Mo powder and Ti-acid Na powder, Comprising: 2.7-10.0 mass% of Na, relative density is 98% or more, and resistance This is a Mo-based sputtering target material having a bending force of 120 N / mm 2 or more.
It is preferable that the Ti acid Na powder is Na 2 Ti 3 O 7 .
In addition, the Mo-based sputtering target material of the present invention is obtained by pressure-sintering a mixed powder obtained by mixing Mo powder and Ti acid Na powder at 900 to 1100 ° C., 10 to 100 MPa, and 1 to 20 hours. be able to.
According to the present invention, it is possible to obtain a dense and high-strength Mo-based sputtering target material containing Na, preventing abnormal discharge during sputtering, or cracking or chipping during sputtering target material production or sputtering. Can be prevented. Moreover, since the back electrode of the solar cell containing Na can be formed by sputtering film formation using the Mo-based sputtering target material of the present invention, it is useful and effective in the production of solar cells.
An important feature of the present invention is that, as described above, a sufficient Na content is ensured, and at the same time, a Ti-acid Na powder having a high melting point is used as a Na source, and a sintered body with Mo powder is formed into a dense body. A sputtering target material characterized by high strength, stable discharge, and stability of Na compound is obtained.
In the present invention, the reason why the Ti acid Na powder is applied as the Na source is that the Ti acid Na powder is less soluble in water and easier to handle than NaF, Na 2 O, Na 2 O 2 and Na 2 S powders. It is. Further, the Ti acid Na powder has a high melting point of 1130 ° C., and in the pressure sintering with the Mo powder, the sintering temperature can be raised to a temperature range in which the sintering of the Mo powder proceeds. It is effective for densification of the sintered body.
As the Ti acid Na powder, Na 2 Ti 3 O 7 have powder and Na 2 TiO 3 powder, Na 2 Ti 3 O 7 towards the powder Na 2 TiO 3 higher melting point than the powder, sintering the resulting Since the body can be densified, it is preferable to use Na 2 Ti 3 O 7 powder.
Moreover, in this invention, Na content in a sputtering target material shall be 2.7-10.0 mass%. That is, when the Na content in the sputtering target material is less than 2.7% by mass, the relative density of the sputtering target material is not sufficient, and abnormal discharge occurs during sputtering. Moreover, the amount of Na in the Mo back electrode formed by sputtering is not sufficient, and the Na doping effect on the CIGS layer may not be sufficiently exhibited.
On the other hand, if the Na content in the sputtering target material exceeds 10.0% by mass, a large amount of Ti acid Na is present between the Mo powder particles in the sintered body. Cannot be obtained, and it becomes difficult to obtain the relative density and bending strength necessary for the sputtering target material.
The Mo-type sputtering target material of the present invention has a relative density of 98.0% or more. This makes it possible to suppress abnormal discharge when sputtering using the Mo-based sputtering target material of the present invention.
The relative density as used in the present invention is a theoretical density obtained as a weighted average of elemental elements calculated by a mass ratio obtained from the composition ratio of the Mo-based sputtering target material of the present invention by measuring the bulk density by the Archimedes method. A value obtained by multiplying the divided value by 100.
Further, the Mo-based sputtering target material of the present invention has a bending strength of 120 N / mm 2 or more. As a result, the Mo-based sputtering target material of the present invention can suppress the occurrence of cracks and chippings during transportation work, etc., in addition to cutting work and bonding work, and can ensure handling properties.
The Mo-based sputtering target material of the present invention is a mixed powder obtained by weighing and mixing the Mo powder and the Ti acid Na powder so that the Na content in the sputtering target material is 2.7 to 10.0% by mass. , 900 to 1100 ° C., 10 to 100 MPa, and 1 to 20 hours. Thereby, the densified sputtering target material can be obtained. As a method of pressure sintering, methods such as hot pressing, hot isostatic pressing, energizing pressure sintering, hot extrusion and the like can be applied.
The maximum temperature during pressure sintering is set to 900 to 1100 ° C. When the sintering temperature is below 900 ° C., the sintering is insufficient and it becomes difficult to obtain a dense sintered body. On the other hand, if the sintering temperature exceeds 1100 ° C., the Ti Ti Na powder may melt and react with, for example, Fe contained in mild steel used in the container for pressure sintering, resulting in damage to the container. There is a concern that
The pressure applied during pressure sintering is 10 to 100 MPa. When the applied pressure is less than 10 MPa, it becomes difficult to obtain a dense sintered body. On the other hand, when the applied pressure exceeds 100 MPa, there is a problem that the devices that can withstand are limited.
The sintering time is 1 to 20 hours. If the sintering time is less than 1 hour, it is difficult to sufficiently advance the sintering. On the other hand, if the sintering time exceeds 20 hours, it is better to avoid the production efficiency.
First, as the Mo powder, a commercially available Mo powder A having an average particle diameter of 6 μm and Mo powder B having an average particle diameter of 100 μm were mixed to prepare a Mo mixed powder.
Subsequently, Na 2 Ti 3 O 7 powder having an average particle diameter of 3 μm is selected as the Ti mixed Na powder as the Mo mixed powder, and the Na content in the sputtering target material is 2.8% by mass. Weighed and mixed with a cross rotary mixer to obtain a mixed powder. After filling this mixed powder into a pressurized container made of carbon, it is placed inside the furnace body of a hot press apparatus and subjected to pressure sintering at 1050 ° C., 50 MPa for 10 hours, and taken out from the pressurized container made of carbon. A sintered body was obtained.
The obtained sintered body was subjected to plate thickness processing and outer diameter processing by lathe cutting to produce two Mo-based sputtering target materials having a diameter of 100 mm and a thickness of 5 mm. Each of the two sputtering target materials is manufactured under the same raw material and under the same conditions, and can be regarded as having the same density and bending strength.
One of the Mo alloy sputtering target materials thus obtained was used for analysis, 10 mm × 20 mm × 5 mm for density measurement, 5 mm × 5 mm × 70 mm for bending strength test, and for pure water immersion test A 10 mm × 20 mm × 5 mm sample for analysis was cut out, and the relative density, bending strength, and Na elution rate by immersion in pure water were measured.
Relative density is obtained as a weighted average of elemental elements calculated by mass ratio obtained from the composition ratio of each sintered body, by taking a specimen from each obtained sintered body and measuring the bulk density measured by Archimedes method. The value obtained by multiplying the value divided by the theoretical density by 100 was obtained. Table 1 shows the measurement results of relative density.
The bending strength is measured by placing a test piece on two supports installed at an interval of 50 mm, applying a pusher at the center, applying a load at a moving speed of 0.5 mm / min, and breaking statically. It calculated from the load at the time. Table 1 shows the measurement results of the bending strength.
For the Na elution rate, the amount of Na was measured by immersing the above test piece in 10 ml of pure water for 1 hour, and observing the structure of each test piece before and after immersion in pure water using a scanning electron microscope and quantitative analysis using fluorescent X-ray. And it represented by the value obtained by multiplying the value obtained by dividing the Na mass of the test piece after immersion in pure water by the Na mass before immersion in pure water by 100. Table 1 shows the measurement results of the Na elution rate.
Next, a sputtering test was carried out with the remaining one Mo alloy sputtering target material produced above. Sputtering was performed using SBR-1104E manufactured by ULVAC, Inc. under the conditions of Ar gas pressure of 0.5 Pa and DC power of 600 W for a total time of 2 hours. When sputtering was performed using the Mo-based sputtering target material of the example of the present invention, no abnormal discharge was confirmed even within an integrated time of 2 hours.
Next, Comparative Example 1 will be described.

Got. After filling this mixed powder into a pressurized vessel made of mild steel, it was deaerated under reduced pressure to 1 × 10 −3 Pa while being heated at 400 ° C. and sealed. This sealed pressurized container was installed inside the furnace body of a hot isostatic pressing apparatus and subjected to pressure sintering at 950 ° C., 120 MPa for 1 hour. After pressure sintering, the same machining as in the present invention was performed, and the relative density, bending strength, and Na elution rate by immersion in pure water were measured. Table 1 shows the measurement results of relative density, bending strength, and Na elution rate.

Next, Comparative Example 2 will be described.
First, the same Mo mixed powder as that used in the examples of the present invention was prepared as the Mo powder.

A mixed powder was obtained by mixing with a cross rotary mixer. After filling this mixed powder into a pressurized container made of carbon, it was placed inside a furnace body of a hot press apparatus and subjected to pressure sintering at 900 ° C., 50 MPa for 10 hours. After pressure sintering, the same machining as in the present invention was performed, and the relative density, bending strength, and Na elution rate by immersion in pure water were measured. Table 1 shows the measurement results of relative density, bending strength, and Na elution rate.
When a sputtering test was performed using the sputtering target material of Comparative Example 2 under the conditions of Ar gas pressure of 8 Pa and DC power of 300 W, abnormal discharge occurred 20 minutes after the start.
As shown in Table 1, the Mo-based sputtering target material comprising the sintered body of the Mo powder and the Ti-acid Na powder according to the present invention and containing 2.8% by mass of Na has a relative density of 99.0%. As described above, the bending strength can be increased to 130 N / mm 2 or more, the Na elution rate is small, no abnormal discharge occurs, and the effectiveness of the present invention has been confirmed.
On the other hand, the sputtering target material consisting of a sintered body of Mo powder and NaF powder, which is Comparative Example 1, and containing 1.1% by mass of Na has a bending strength of 220 N / mm 2 or higher, which is a higher value than the present invention example. However, it was confirmed that the relative density was as low as 92.5%, the elution rate of Na was large, and abnormal discharge occurred.
Further, since a sintered body of the Mo powder and Na 2 TiO 3 powder as a comparative example 2, the sputtering target material Na content contained 2.1 mass% outside the scope of the present invention, relative density 90. 0% or less and the bending strength were 120 N / mm 2 or less, and it was confirmed that abnormal discharge occurred.
