前記保持テーブルに保持された前記被加工物の表面に接触して洗浄する洗浄手段と、
前記洗浄チャンバー上部に配設され、前記洗浄チャンバーの外部から外部雰囲気を吸引し、前記洗浄チャンバー内部にダウンフローを生成するファン手段と、
前記洗浄チャンバーの下方側から前記洗浄チャンバー内の排気を行う排気手段と、
前記洗浄チャンバー内外の気圧差を計測する差圧計測手段と、
前記計測された気圧差が0となるように、前記ファン手段あるいは前記排気手段の少なくとも一方を制御する制御手段と、
前記洗浄チャンバーの一部に形成され、前記被加工物を前記洗浄チャンバーに対して搬出入するための開口と、
前記開口を覆う閉状態、あるいは前記被加工物を搬出入可能な開状態に開閉自在な開口シャッターと、
