Abstract
Description
The present invention relates to a semiconductor device provided with a metal shield plate for protecting a semiconductor chip from magnetism, a metal shield plate for a semiconductor device, and a metal shield sheet used when producing a metal shield plate for a semiconductor device.
Some semiconductor devices having a semiconductor chip such as an MRAM are provided with a metal shield plate therein (see Patent Document 1). The metal shield plate is disposed on the surface or both surfaces of the semiconductor chip when a semiconductor chip such as an MRAM is placed in a package. Since such a metal shield plate is used for the purpose of preventing or reducing the influence of magnetism from the outside, it is generally made of a metal material having a magnetic shield effect.
When producing such a metal shield plate, it is also conceivable to produce a metal shield plate by pressing a metal material. However, in this case, a burr and distortion are generated in the completed metal shield plate, and the burr may contact the circuit surface of the semiconductor chip and damage the circuit of the semiconductor chip. For this reason, producing a metal shield plate by press working has a problem.
On the other hand, a metal shield sheet including a plurality of metal shield plates is manufactured, and a connecting portion that connects each metal shield plate is cut with a blade to be separated into individual metal shield plates. Yes. In such a conventional metal shield sheet, the connecting portion for connecting the metal shield plates is processed to be thin by half etching or the like.
Incidentally, in recent years, it has been required to further reduce the thickness of the entire metal shield plate in order to cope with the reduction in the thickness of semiconductor devices. However, when the thickness of the entire metal shield plate is further reduced, the connecting portion that has been thinned by half etching or the like is also thinner than before, so that the connecting portion is likely to be deformed. In particular, in the case of a design with a reduced number of connecting parts (2 to 3 places) or when the size of the shield plate is increased, the stress on the connecting part increases in the manufacturing process and the inspection process, and the connecting part breaks. Deformation occurs. When cutting with the blade in this state, a gap is formed in the fixing tape, and dirt such as cutting residue adheres to the fixing tape, which causes a decrease in product reliability.
The present invention has been made in consideration of such points, and even when the metal shield plate is thinned, a semiconductor device capable of preventing deformation of the connecting portion of the metal shield sheet An object of the present invention is to provide a metal shield plate and a metal shield sheet.

The
Among these, the
In FIG. 3, a cutting
Although the size of the
Further, the thickness of the
In FIG. 3, the height of the cutting
(Configuration of sheet for metal shield)
Next, an outline of the metal shield sheet used when the
The
As shown in FIG. 4, the connecting
As shown in FIG. 5, the thickness of the connecting
The
The
(Metal shield sheet manufacturing method)
Next, a method for manufacturing the above-described metal shield sheet will be described with reference to FIGS. FIGS. 6A to 6E are enlarged views of the periphery of the connecting
As shown in FIG. 6A, first, a
Next, the resist
Next, a pattern having a predetermined shape is formed on each of the resist
At this time, of the resist
Next, etching is performed on both
Thereafter, by removing the resist
After these steps, the
(Metal shield plate and semiconductor device manufacturing method)
Next, a method for manufacturing a metal shield plate using a metal shield sheet and a method for manufacturing a semiconductor device will be described with reference to FIGS.
First, the
In the assembly process of the
Next, the
In the present embodiment, since the thickness of the
In addition, in the step of separating the
7A and 7B, when the connecting
Thereafter, in the assembly process of the
Hereinafter, a method for manufacturing a semiconductor device will be described by taking the case of a semiconductor device 50 (FIG. 1A) made of SOP as an example.
First, as shown in FIG. 8A, a
Next, the
Thereafter, the
Thus, according to the present embodiment, the thickness of the
