シリコン基板上に銅が成膜された基板、及びシリコン基板上にアルミが成膜された基板を用い、パターニングされたポジ型フォトレジストをマスクとして、そのエッチングを行った。すなわち、これらの基板を表1に示す剥離剤に60℃で120秒間、若しくは90秒間浸漬し、その後、水洗いし、乾燥した。基板上のレジストの有無を光学顕微鏡及び走査型電子顕微鏡で観察して、レジストの剥離性を評価した。また、これらの基板を表1に示す剥離剤に50℃で30分間浸漬し、エッチング速度を測定して、銅、アルミの腐食を評価した。

Etching was performed using a patterned positive photoresist as a mask using a substrate in which copper was formed on a silicon substrate and a substrate in which aluminum was formed on a silicon substrate. That is, these substrates were immersed in a release agent shown in Table 1 at 60 ° C. for 120 seconds or 90 seconds, then washed with water and dried. The presence or absence of the resist on the substrate was observed with an optical microscope and a scanning electron microscope, and the peelability of the resist was evaluated.
