現像液を25wt%濃度の水酸化ナトリウム水溶液に代えて、実施例10と同様の操作を行った。感光性ポリカーボネート樹脂被塗膜の膜厚は11.2μmであった。
その結果、ポジ型の像を得た。このときの現像時間は4分30秒であった。解像度はラインアンドスペースパターンで30μmであった。このフォトレジストのSEM写真を図1(4)に示す。
実施例12
現像液を10wt%濃度の水酸化カリウム水溶液に代えて、実施例10と同様の操作を行った。感光性ポリカーボネート樹脂被塗膜の膜厚は11.4μmであった。
その結果、ポジ型の像を得た。このときの現像時間は30分であった。解像度はラインアンドスペースパターンで20μmであった。

ジアゾナフトキノン系感光剤BADNQ1の代りにジアゾナフトキノン系感光剤PC-5(R)を用い、フロログルシノールの代わりにp-ヒドロキシベンゼンスルホン酸を用いて、実施例3と同様に、感光性ポリカーボネート樹脂被塗膜(膜厚10.4μm)を得た。ただし、遠赤外線熱風循環式乾燥機でのプリベーク時間は90℃/10分とした。この膜に紫外線を照射したのちに、25wt%濃度のTMAH水溶液からなる現像液100gに50℃で60分間浸漬させたが、膜の露光部の溶解は見られず微細パターンは形成できなかった。また、紫外線照射前のプリベーク条件を75℃/10分とした膜についても同様の操作を行ったが、やはり微細パターンは形成できなかった。
比較例3
TMAH溶液の代わりに、炭酸ナトリウム10%水溶液を用いて、実施例1と同様の操作を行った。
その結果、露光済みのポリカーボネート樹脂被塗膜が溶解せず、パターンは得られなかった。

本発明者らは、光酸発生剤として、感光剤の機能を有するキノンジアジド構造と水酸基の両方を有する化合物を用いることにより、フォトレジスト層にポリカーボネート樹脂を用いて、かつ現像液として有機溶媒を含まない水溶液を用いて、十分なフォトレジストを得ることができることを見出し、本発明を完成させるに至った。
即ち、本発明は、所望のパターンでマスクされたフォトレジスト層に紫外線を照射し、その後この層をアルカリを含む水溶液で洗浄することから成る現像画像形成法であって、該フォトレジスト層がポリカーボネート樹脂及び下式
また、本発明は、ポリカーボネート樹脂及び上記光酸発生剤から成る反応現像画像形成法用組成物である。
