該窒化物半導体積層体の底面を機械的に削ることによって該窒化物半導体積層体の厚さ
を減じる第2工程と、
該第2工程で生じる着色部が除去されるように該窒化物半導体積層体の底面をドライエ
ッチする第3工程と、
を有し、
該第3工程では、エッチバック法を用いることによって該窒化物半導体積層体の底面の
