Abstract
Description
The present invention relates to a mounting structure for mounting an electronic component on an electronic circuit board, and a method for manufacturing the mounting structure.
A conductive paste such as cream solder, which is a composition containing solder composed of solder particles for forming a conductive filler and a flux component for adjusting viscosity, etc., is mounted on an electronic circuit board. It is used to do.
In recent years, the package size of electronic components tends to be miniaturized.
Therefore, the area where the conductive paste applied on the substrate electrode formed on the surface of the electronic circuit board on which the electronic component is mounted comes into contact with the electronic component is becoming smaller.
Therefore, it is not always easy to ensure the impact resistance against the impact caused by dropping or the like.
Then, in addition to solder and a flux component, development of the electrically conductive paste containing resin for reinforcements, such as an epoxy resin, is advanced in order to reinforce a solder joint part (for example, refer to patent documents 1). .

In the following description, the X axis, the Y axis, and the Z axis, which are three number lines that are orthogonal to each other, are used to define an orthogonal coordinate system in a three-dimensional space.

Then, the resin separates from the solder, and the resin separated from the solder wets and cures the solder
In this way, the solder joint by the solder
However, it has been found that the above-described
That is, when the conductive paste is heated and the reinforcing resin is separated from the solder, the resin separated from the solder is preferentially filled in the gap below the component
This is because the heated resin has a relatively high fluidity because of its low viscosity, and capillary action occurs.
Then, the distance (d) between the
Then, the resin separated from the solder cannot sufficiently wet the solder
As a result, the

In short, many useful modifications can be considered for the composition of the conductive paste of the present embodiment.
In the following, a description will be given of the fact that it is experimentally confirmed that excellent impact resistance can be secured if all of the following first to third conditions are satisfied.
(1a) The thickness of the convex part is larger than the thickness of the solder resist in the range of 10 μm to 40 μm.
(2a) The length of the convex portion is not less than 80% and not more than 120% of the length of the electrode side.
(3a) The distance between the convex part and the electrode side is 0 mm or more and 0.7 mm or less.
Furthermore, it becomes clear that if all of the following stricter first to third conditions are satisfied, better impact resistance can be ensured.
(1b) The thickness of the convex part is larger in the range of 25 μm or more than the thickness of the solder resist.
(2b) The length of the convex portion is 100% or more of the length of the electrode side.
(3b) The distance between the convex portion and the electrode side is 0.3 mm or less.
It should be noted that the thickness of the convex portion is such that when the convex portion is composed of a plurality of materials, the overall thickness is set to some extent so that filling of the resin into the gap below the lower surface of the component is suppressed. It is meaningful to enlarge.
Of course, the gap formed between the surface of the metal mask and the electrode surface of the substrate electrode in the conductive paste application step is not negligible, and the printed shape of the conductive paste applied on the substrate electrode is deteriorated. Since there is a fear, it is not desirable that the thickness of the convex portion is too large as described above.
In addition, the length of the convex portion is large to some extent so that filling of the resin into the gap on the lower side of the lower surface of the component is suppressed when a plurality of convex portions are provided. It is meaningful to do.
Of course, since the convex portion may come into contact with the land portion of the adjacent electronic component, it is not desirable that the length of the convex portion is too large as described above.
For example, as described later, the length of the electrode side is about 1.7 mm, the electronic component is a 3216 size chip component, and the interval between adjacent electronic components is about 0.3 to 0.5 mm. There is a specific example. In such a specific example, each end of the convex portion is only about 0.17 (= 1.7 × 10/100) mm corresponding to 10% of the length of the electrode side than each end of the electrode side. Even if it protrudes, the convex portion does not contact the land portion of the adjacent electronic component. In short, if the length of the convex portion is 120 (= 100 + 10 × 2)% or less of the length of the electrode side, there is almost no possibility that the convex portion contacts the land portion of the adjacent electronic component.
Also, when the distance between the convex part and the electrode side is different, for example, when the distance between the convex part and the electrode side is different, the maximum distance is suppressed from filling the space below the part with resin. It is meaningful to make it small to some extent.
Of course, the printed shape of the conductive paste applied on the substrate electrode may deteriorate, and the area where the conductive paste contacts the electronic component may become insufficient. As described above, it is not desirable to make surface contact with the surface.

The impact resistance test for the mounting structures of Examples 1 to 8 and Comparative Examples 1 to 5 was performed by measuring the height of the resin reinforcing portion, the shear strength, and the number of fracture drops.
The height of the above-mentioned resin reinforcing portion is determined by observing the cross section of the solder joint portion of the mounting structure using a scanning electron microscope (SEM) and is substantially in the same plane as the resist surface of the substantially flat solder resist. The measurement was performed by measuring the height of wetting of the resin to the solder joint for each connected portion with reference to the electrode surface of the substrate electrode in FIG.
In addition, the above-described shear strength is obtained by applying a shear force at a speed of about 1 mm / sec using a stainless steel tool having a width of about 1.5 mm from a direction perpendicular to the longitudinal direction of the electronic component, and the solder joint portion is broken. Was measured by measuring the load when.
In addition, the number of times of destructive dropping is to measure the number of times that the mounting structure is fixed to a case weighing about 110 g, dropped freely from a place with a height of about 1.5 m, and the electronic component is peeled off. Was measured.
Now, the results of the impact resistance test will be described below.
In addition, FIG. 18 is explanatory drawing explaining the result of the impact resistance test performed with respect to the mounting structure of Examples 1-8 and Comparative Examples 1-5 in this invention.
The impact resistance test evaluation is given in four stages of “x”, “Δ”, “◯” and ““ ”defined as follows.
When the number of fracture drops is 20 times or less, the impact resistance test evaluation is “x”.
When the number of fracture drops is 21 to 99, the impact resistance test evaluation is “Δ”.
When the number of fracture drops is 100 times or more and the shear strength is less than 13 kgf, the impact resistance test evaluation is “◯”.
When the number of fracture drops is 100 times or more and the shear strength is 13 kgf or more, the impact resistance test evaluation is “◯”.
The mounting structure of the example in which the impact resistance test evaluation is “ま た は” or “○” has a height of the resin reinforcing portion of 0.1 mm or more and the number of times of breaking and dropping is 100 times or more. It can be said that it is suitable for use in.
Now, in Examples 1, 2, and 6 to 8, the above first to third conditions (1a) to (3a) are all satisfied, and the impact resistance test evaluation is “◯”.
And about Examples 3-5, all the said following severer 1st-3rd conditions (1b)-(3b) are satisfied, and an impact-resistant test evaluation is "(double-circle)".
In other words, in these examples, the effect due to the provision of the convex portion is sufficiently exerted, and the resin flows into the gap below the lower surface of the component due to the capillary phenomenon that occurs when the conductive paste is heated. Since the filling is considerably suppressed, it is analyzed that the height of wetting of the resin to the solder joint is ensured.
Of course, the effect by providing such a convex part is exhibited irrespective of the shape and arrangement of components and board electrodes.
In Comparative Examples 1 to 5, not all of the first to third conditions are satisfied, and the impact resistance test evaluation is “Δ” or “×”.
In Comparative Example 4, the first condition regarding the difference between the thickness of the convex portion and the thickness of the solder resist is not satisfied.
In Comparative Example 5, the second condition regarding the ratio of the length of the convex portion to the length of the electrode side is not satisfied.
Moreover, about the comparative examples 2 and 3, the 3rd condition regarding the distance between a convex part and an electrode side is not satisfied.
The mounting structure and the manufacturing method of the mounting structure according to the present invention can ensure better shock resistance against an impact caused by dropping or the like.
