Abstract
Description
The present invention relates to a shape measuring apparatus for measuring a three-dimensional shape of a surface of a measurement object by performing a copying operation while contacting a probe with the surface of the measurement object having a free-form surface such as an aspheric lens.
As a three-dimensional shape measuring method for measuring the coordinates and shape of the surface of the object to be measured having a three-dimensional structure, the probe is moved along the surface of the object to be measured while pressing the probe against the surface of the object to be measured with a predetermined measuring force. A scanning measurement method is known in which the coordinates and shape of an object to be measured are measured from the movement position of a probe.
Conventionally, in such a three-dimensional shape measuring method, there is known a method using a probe having a structure in which a probe shaft is provided so as to be movable up and down using an air bearing and its own weight is supported by a spring (Patent Document). 1).
However, when measuring an inclined surface such as a lens surface, the reaction force at the contact point of the surface to be measured works in the normal direction of the surface to be measured, but this does not coincide with the movable direction of the probe shaft, so the probe is normal. The probe shaft is tilted by the force of the component orthogonal to the direction. As a result, the contact point of the probe tip provided at the tip of the probe shaft does not exist at the measurement point assumed by the measuring instrument (that is, the position of the contact point at which the probe shaft is not inclined). In the method disclosed in, a measurement error that cannot be ignored occurs.
Therefore, a method has been proposed in which the inclination of the probe shaft is obtained by two sensors provided on the probe shaft and the contact point of the true probe with the object to be measured is estimated (see Patent Document 2).
However, the probe shaft may be bent and deformed at the same time as being tilted by a reaction force in the object to be measured. At this time, in the probe tip provided at the tip of the probe shaft, in addition to the inclination of the probe shaft, an inclination and a translational displacement due to bending deformation occur. For this reason, in the method disclosed in
Therefore, an object of the present invention is to provide a shape measuring device that reduces measurement errors caused by inclination and bending deformation of a probe shaft.
The present invention relates to a probe shaft that is supported so as to be movable in the Z-axis direction and whose center axis is parallel to the Z-axis, and a probe that is provided at the tip of the probe shaft and that contacts the surface of the object to be measured A probe having a tip portion, and scanning the probe in the X and Y axis directions with respect to the surface of the object to be measured, in the X and Y axis directions of contact points that contact the object to be measured at the probe tip portion. A shape measuring device that acquires three-dimensional shape measurement data of the surface of the object to be measured by measuring a position of the probe in the Z-axis direction with respect to a position, and is provided integrally with the probe tip, A flat mirror that tilts with the probe tip when the probe shaft changes its posture from a normal posture and the probe tip tilts with respect to the Z axis, and the tilt of the flat mirror with respect to the Z axis A first measurement optical system for measuring the reflected light reflected by the plane mirror by irradiating the plane mirror with a first laser beam, a spherical mirror integrally provided at the probe tip, and the probe shaft The position of the contact point in the normal posture in the X and Y axis directions is set as a reference position, and the amount of deviation of the spherical mirror in the X and Y axis directions with respect to the reference position is irradiated with the second laser beam to the spherical mirror. A second measurement optical system that measures the reflected light reflected by the spherical mirror, an inclination amount measured by the first measurement optical system, a deviation amount measured by the second measurement optical system, and the contact point A displacement amount calculation unit for calculating a displacement amount of the contact point in the X and Y axis directions with respect to the reference position from a distance between the reference position and the spherical mirror, and the contact with the reference position calculated by the displacement amount calculation unit. Characterized by comprising X of point, X of the contact point from the deviation amount in the Y-axis direction, an estimation unit that estimates a position of the Y-axis direction.
According to the present invention, even if the probe shaft is tilted or bent and deformed during probe scanning, the displacement amount calculation unit can calculate the displacement amount of the probe contact point. Since the position of the contact point of the probe tip in the X and Y axis directions is estimated from this deviation amount, the three-dimensional shape measurement with reduced measurement error that does not depend on the posture change including the bending deformation of the probe shaft. Data can be obtained.

Hereinafter, embodiments for carrying out the present invention will be described in detail with reference to the drawings. FIG. 1 is an explanatory diagram showing a schematic configuration of a shape measuring apparatus according to an embodiment of the present invention. In the present embodiment, a description will be given using a three-dimensional orthogonal coordinate system of X, Y, and Z axes orthogonal to each other. The X axis and Y axis orthogonal to the Z axis are orthogonal to each other. As shown in FIG. 1, the

Here, the
Furthermore, in the present embodiment, the

The data sampling device 41 takes in signals from the first light position detecting element 9, the second light
The
Next, the operation of each unit will be described. First, in the autocollimator optical system 5, the first laser light G emitted from the first laser light source 6 is reflected at a right angle by the first half mirror 7, and the reflected light becomes parallel light by the
Here, FIG. 2 shows a schematic diagram of the probe 1 when the
As shown in FIG. 2, when the
Then, since the light receiving position on the light receiving surface of the first light position detecting element 9 (FIG. 1) is displaced corresponding to the tilt amount θ with respect to the Z axis of the planar
Further, in the translational movement measuring
Here, as shown in FIG. 2, when the
Assuming that the
Then, the light receiving position on the light receiving surface of the second light position detecting element 18 (FIG. 1) is displaced corresponding to the amount of displacement (displacement amount) x2 of the
Further, in the indentation amount measuring
Although the case where the push-in amount measuring
The data sampling device 41 includes a signal indicating the tilt amount θ measured by the optical system 5, a signal indicating the deviation amount x 2 measured by the

At the same time, the
x1=R×sinθ+x2・・・式(1)
The deviation
x1 = R × sin θ + x2 Formula (1)
Here, the distance R is a preset constant. The deviation
The
The shape measurement
The above-described operation of the
As described above, in the present embodiment, even if the
Further, by measuring the inclination and translation of the probe tip 3 with the
The
Further, since the plane mirror is the plane
In addition, since the
Although the present invention has been described based on the above embodiment, the present invention is not limited to this. In the above embodiment, the case where the
In the above embodiment, the portion of the probe tip 3 that becomes the contact point that contacts the surface of the object to be measured 4 is the
In the above-described embodiment, the case where the probe 1 is moved in the X and Y axis directions with respect to the object to be measured 4 to scan the probe 1 has been described. The probe 1 may be scanned by moving in the Y-axis direction.

Further, the
The first laser light Ga emitted from the first
