Description
The present invention relates to a tracking laser interferometer for measuring the displacement and position of a moving body with high accuracy while tracking the moving body. In particular, the retroreflector that is the object to be measured is irradiated with a laser beam, the displacement of the retroreflector is detected using interference of the laser beam reflected in the return direction by the retroreflector, and the light of the laser beam is also detected. The present invention relates to an improvement of a tracking laser interferometer in which tracking is performed using a change in the position of an axis.
A laser beam is irradiated toward a retroreflector that is an object to be measured, and the displacement of the retroreflector is detected using interference of the laser beam reflected in the return direction by the retroreflector, and the optical axis of the laser beam is A tracking laser interferometer that performs tracking using a change in position is known.
For example, in
This laser interferometer includes a
In such a configuration, as shown in FIG. 2, the light emitted from the light source enters the non-polarizing beam splitter (NPBS) 24 through the
The measurement light reflected from the surface of the
The measurement light reflected by the
Since the output of the photodetector changes according to the interference fringes of the incident interference light, the displacement of the
Since the surface of the highly
On the other hand, tracking of the

This laser interferometer is orthogonal to the
In this optical system, the laser beam guided to the rotating
Further, a detection unit (not shown) that detects the amount of movement of the
Further, in Patent Document 3, instead of the reference sphere, a swing motion light lever is provided in the optical path of the interference optical system, the laser beam is incident on the center of the reflecting surface of the neck motion light, and the head swing is performed. A beam tracking laser interferometer is described in which the reflected light can be changed in any direction by controlling the moving light lever, and the reflected light is applied to the retroreflector to be measured for tracking. ing.
However, in the technique described in
Also in the technique of Patent Document 2, when a metal sphere or a metal-coated glass sphere is used as the reference sphere, as in
In addition, when a sphere made of a material having a refractive index of 2.0 is used as a reference sphere, in addition to the problem (2), such a sphere is generally not sold. There is a problem that the price of the sphere is high and it is difficult to obtain it.
Further, in the technique described in Patent Document 3, when the center of the laser beam and the rotation center of the mirror do not coincide with each other, this error causes a measurement error. However, the center position of the laser beam can be accurately determined. Since it is difficult to measure, it is difficult to make this coincide with the rotation center of the mirror with high accuracy. In addition, since the steel ball and hemisphere are seated in pressure by the tension of the tension spring, the friction between the steel ball of the three-point spherical seat and the hemispherical portion of the mirror is increased, and precise control is difficult. . Further, a high-precision sphere is relatively easy to manufacture, but a high-precision hemisphere is expensive, and there is a problem that the cost of manufacturing a hemispherical mirror is high.
The present invention has been made to solve the above-mentioned conventional problems, is robust against the run-out of the rotating mechanism, is not easily affected by wrinkles and dust on the surface of the reference sphere, and is relatively inexpensive. An object of the present invention is to provide a tracking laser interferometer that can use a sphere.
The present invention detects the displacement of the retroreflector using the interference of the laser beam irradiated to the retroreflector that is the object to be measured and reflected in the return direction by the retroreflector, and the optical axis of the laser beam. In a tracking laser interferometer that performs tracking using a change in the position of the reference sphere, a fixedly arranged reference sphere, a carriage that rotates about the center of the reference sphere, A laser interferometer that outputs a displacement signal according to the displacement of the retroreflector, a displacement meter that outputs a displacement signal according to the relative displacement between the reference sphere and the displacement meter, and the displacement A data processing device for calculating the displacement of the retroreflector relative to a reference sphere from the displacement signal output by the meter and the displacement signal output by the laser interferometer; When the laser beam reflected from the reflector and returning to the laser interferometer deviates in a direction perpendicular to the optical axis, a position detection unit that outputs a position signal corresponding to the deviation amount, and a position detection unit from the position detection unit The above-mentioned problem is solved by providing a control means for controlling the rotation of the carriage so that the deviation amount becomes zero based on the position signal.
The laser interferometer can be a Michelson interferometer.
The displacement meters can be provided on both sides of the reference sphere so as not to be affected by temperature fluctuations.
The displacement meter may be a capacitance displacement meter or an overcurrent displacement meter.
The reference sphere can be made of metal.
The position detection means may be a quadrant photodiode (QPD) or a two-dimensional position detection type detector (PSD).
According to the present invention, a displacement meter that outputs a displacement signal corresponding to the relative displacement between the reference sphere and the displacement meter is provided on the carriage, and the distance is measured using the displacement meter and the laser interferometer in combination. Therefore, it is not influenced in principle by the runout of the rotation mechanism, and is very robust against the runout of the rotation mechanism. Further, since the laser beam is not irradiated on the surface of the reference sphere, it is robust against soot and dust on the surface of the reference sphere. Furthermore, a relatively inexpensive reference sphere can be used.
Hereinafter, embodiments of the present invention will be described in detail with reference to the drawings.

Hereinafter, the displacement measuring method will be described in detail.
The amount of change (displacement) ΔL in length between the fixed
ΔL=(ΔL2−ΔL3)/2+ΔL1 …(1) ΔL = (ΔL 2 −ΔL 3 ) / 2 + ΔL 1 (1)
Here, ΔL 1 is the relative displacement between the
Since the distance from the center C of the
As shown in FIG. 6, the ΔL 1 can be measured by a measurement method using a known Michelson interferometer in which the
That is, a part of the light beam that is incident on the optical fiber 220 from a light source (not shown) and emitted from the collimator lens 222 is used as reference light, and the remaining part is used as measurement light.
The reference light passes through the
On the other hand, the measurement light first reflected by the
Since the output of the
Further, the automatic tracking of the
That is, part of the measurement light incident on the
In the present embodiment, the
ΔL={ΔL2+ΔD−(ΔL3+ΔD)}/2+ΔL1
=(ΔL2−ΔL3)/2+ΔL1 …(2)
ΔL = {ΔL 2 + ΔD− (ΔL 3 + ΔD)} / 2 + ΔL 1
= (ΔL 2 −ΔL 3 ) / 2 + ΔL 1 (2)
Similarly, when the
Therefore, when the
Next, it will be shown that the apparatus of the present embodiment is very robust against the runout of the rotating mechanism.
When the
ΔL={(ΔL2+ΔD)−(ΔL3−ΔD)}/2+(ΔL1−ΔD)
=(ΔL2−ΔL3)/2+ΔL1 …(3)
ΔL = {(ΔL 2 + ΔD) − (ΔL 3 −ΔD)} / 2+ (ΔL 1 −ΔD)
= (ΔL 2 −ΔL 3 ) / 2 + ΔL 1 (3)
Thus, even if the
Next, when the
ΔL={(ΔL2+ΔE)−(ΔL3+ΔE)}/2+ΔL1
=(ΔL2−ΔL3)/2+ΔL1 …(4)
ΔL = {(ΔL 2 + ΔE) − (ΔL 3 + ΔE)} / 2 + ΔL 1
= (ΔL 2 −ΔL 3 ) / 2 + ΔL 1 (4)
Therefore, even if the entire carriage is displaced in the direction perpendicular to the optical axis of the measurement light, it can be seen that the calculated ΔL is not affected by this displacement.
As described above, even if the
Next, the main part of the second embodiment of the present invention is shown in FIG.
In the second embodiment, a
ΔL=ΔL2+ΔL1 …(5) ΔL = ΔL 2 + ΔL 1 (5)
Here, the definitions of ΔL 2 and ΔL 1 are the same as those in the first embodiment.
According to the present embodiment, since only one displacement meter is required, the apparatus can be manufactured at low cost.
In this embodiment, when the entire carriage is displaced (linearly) in a direction orthogonal to the optical axis of the measurement light, an error generated in ΔL 2 is added to ΔL as it is. Compared with the case of
