このように、SiCウエハ15は活性化アニールチャンバ14において、ステージヒータ27で400℃に加熱され、さらに前述のレーザ発振器21のレーザ照射によって、その表面が1600℃まで加熱される。レーザ照射ではその特性上、ウエハ表面上のレーザ照射箇所のみが高温になることから、ステージヒータ27自体はレーザ照射によっては加熱されず、その温度は400℃に留まる。そのため、ステージヒータ27のヒータ素材には、高融点金属系(モリブデン、タングステン、タンタル)に加えて、白金系材料を用いることができる。また、ステージヒータ27のみでSiCウエハ15を1600℃まで加熱した場合と比べて、ヒータ素線の劣化は緩やかであり長寿命化が図られる。従来ヒータ寿命は1年以内であると言われているが、本実施の形態の枚葉型熱処理装置ではヒータ寿命が数倍長くなる。
