前記上層電極配線と接続し、かつ前記コンタクトホールの一部に埋め込まれた抵抗変化層と、
前記抵抗変化層と接続し、前記抵抗変化層の下に形成された非オーミック性素子とを備え、
前記非オーミック性素子は、複数層の半導体層の積層構成、金属電極体層と半導体層との積層構成または金属電極体層と絶縁体層との積層構成からなり、
