上述の如きプロセスで構成される本発明を適用した結晶成長方法により、基板13上に対して結晶90を成長させることが可能となる。しかし結晶成長の過程において、例えば図3に示すように、格子欠陥31が結晶90において生成される場合もある。ちなみに、ここでいう格子欠陥31とは、いわゆる点欠陥、線欠陥、面欠陥を含む。点欠陥は、正規の格子点にあるべき原子が抜けている原子空孔32と、その抜けた原子が格子間に位置することによる格子間原子とからなる。またこの点欠陥としては、結晶中にある異種の原子(不純物33)によるものも含まれる。この異種の不純物33の原子は、いわゆる置換型原子や、侵入型原子等として構成されることになる。また、点欠陥としては、このような不純物の混入と、原子空孔とを有する複合欠陥として構成される場合もある。この図2では、原子空孔32と、不純物33の混入の2種類の格子欠陥が発生した場合を示している。このような格子欠陥は、得られた結晶の品質を低下させることから、極力抑制することが望ましい。
