This application claims the benefit of US Provisional Application No. 60 / 822,792, filed on August 18, 2006.
The present invention relates to protecting solder connections (including lead-free solder) against short circuits due to the formation of conductive whiskers. The present invention also provides a method for making the solder connections hydrophobic and resistant to corrosion damage from moisture.
The present invention relates to polyhedral oligomeric silsesquioxanes, silsesquioxanes, polyhedral oligomeric silicates, silicates and silicones or metallized-polyhedral oligomeric silsesquioxanes, silsesquioxanes, polyhedra This invention relates to the use of luolimeric silicates, silicates and silicones in solder coating. Polyhedral oligomeric silsesquioxanes, silsesquioxanes, polyhedral oligomeric silicates, silicates and silicones and metallized-polyhedral oligomeric silsesquioxanes, silsesquioxanes, polyhedral oligomeric silicates Silicates and silicones are now referred to as “silicon-containing agents”.
Gilman et al., 60 J. Appl. Poly. Silicon-containing agents have previously been used to complex metal atoms and have been used to disperse nanoscopic materials. As discussed by Gilman et al., 60 J. Appl. Poly. Sci 591 (1996); Phillips et al. 37 J. Spacecraft and Rockets 463 (2000), silicon-containing agents are present in the presence of atomic oxygen. It can be converted to produce a glassy silica layer. Thiol-functionalized silicon-containing agents also modify silver surfaces to make them more resistant to environmental degradation, as described in US Pat. No. 7,227,305, as sensors, for protective encapsulation, and for luminescence Has been used to aid its utility as a coating on electroluminescent semiconductors.
US patent application Ser. No. 10 / 910,810 (“Composite Metal Matrix Casting and Solder Composition”) and US Patent Application No. 11 / 342,240 (“Surface Modification with POSS Silanol”), the disclosures of which are incorporated by reference, are hereby incorporated by reference Silicon-containing agents are described as being beneficial for the modification of US Pat. No. 5,585,544, also incorporated herein by reference, describes the use of a silicon-containing agent (referred to as sphereosilicate) as a hydrophobizing agent on metals for corrosion protection.
With continued interest in environmental pollution, lead-containing solders have been targeted for exclusion from electronic assemblies. However, lead-free solder creates a short circuit at the solder connection surface and simultaneously creates a conductive tin whisker that creates reliability problems for long-term use applications such as aircraft, automobiles, missiles, satellites, appliances and microelectronics. It is known to generate. Solutions are needed to ensure reliability and service maintenance levels in the original equipment manufacture.
Surprisingly, silicon-containing agents can be used in any number of conductive or semiconducting materials, including solders that also suffer from short circuits due to the formation of metal whiskers or atomic migration at or between layer, connection and material interfaces. It has been found to be beneficial for retrofitting electronic devices using conductive materials.
Silicone-containing agents are themselves effective in such a function when applied directly to solder joints, semiconductors or interconnects in either monomeric or polymeric form. Nanoscopic silicon-containing agents provide very good moisture barrier, electrical insulation properties and control the surface of the material interface to prevent metal whisker growth and atomic migration.
The advantages of the present invention are undetectable to the human eye and can be applied by chemical bonding to solder connections, conductors or semiconductors; low cost sprays or circuit boards, chip assemblies, solar cells and internal chip elements Includes paint application; non-conductive; and improved hydrophobicity.
Nanoscopic soot confinement chemicals can nanoscopically produce preassembled solder connections and thin bond coatings on the substrate assembly without the need for gas generation and reassembly or substrate rework. These properties and performance guarantees are beneficial in many applications, including rockets, spacecraft, solar cells, land vehicles, appliances and microelectronics. The most useful silicon-containing agents in this work are best exemplified by those based on low cost silicones, silsesquioxanes, polyhedral oligomeric silsesquioxanes and polyhedral oligomeric silicates. FIG. 1 illustrates some representative examples of silicon-containing agents including siloxane, silsesquioxane, and silicate structures. R groups in such structures can range from H to substituted organic systems containing alkanes, alkenes, alkynes, aromatics and ethers, acids, amines, thiols, phosphates and halogenated or fluorinated groups.
Preferred silicon-containing agents for the present invention all share a common hybrid (ie, organic-inorganic) composition in which the inner ridge framework is composed primarily of inorganic silicon-oxygen bonds. The outer ridges of these nanostructures are covered with both reactive and non-reactive organic functional groups (R) that ensure the compatibility, film-forming and adaptability of the nanostructures and the coated surface. These and other properties of nanostructured chemicals are discussed in detail in US Pat. No. 5,412,053 and US Pat. No. 5,484,867, both of which are hereby incorporated by reference. These nanostructured chemicals are low density and can range in diameter from 0.5 nm to 5.0 nm.

A subset of silicon-containing agents is classified as POSS, and POS nanostructure compositions are represented by the following formula:
[(RSiO 1.5 ) n ] Σ # for homoleptic compositions
For heteroleptic compositions, [(RSiO 1.5 ) n (R′SiO 1.5 ) m ] Σ # (where R and R ′ are different).
For heterofunctionalized heteroleptic compositions, [(RSiO 1.5 ) n (RSiO 1.0 ) m (M) j ] Σ #

In all of the above, R is as defined above and X is not limited to OH, Cl, Br, I, alkoxide (OR), acetate (OOCR), peroxide (OOR), amine (NR 2 ), isocyanate (NCO) and R are included. The symbol M is a metal element in the composition comprising high and low Z metals, in particular Al, B, Ga, Gd, Ce, W, Ni, Eu, Y, Zn, Mn, Os, Ir, Ta, Cd, Cu, Ag, V, As, Tb, In, Ba, Ti, Sm, Sr, Pb, Lu, Cs, Tl and Te. The symbols m, n and j relate to the stoichiometry of the composition. The symbol Σ indicates that the composition forms a nanostructure, and the symbol # indicates the number of silicon atoms contained in the nanostructure. The value of # is usually the sum of m and n, where n is typically in the range of 1-24, and m is typically in the range of 1-12. It should be noted that Σ # should not be confused with the multiplier that determines the stoichiometry, but merely describes the overall nanostructure characteristic of the system (known as the size of the fold).
DETAILED DESCRIPTION OF THE INVENTION The present invention relates to nanoscopic silicon-containing agents for solder connection and semiconductor whisker generation, for migrating atoms and mitigating environmental degradation, and for whisker generation between solder, semiconductor and related electrical connections. Teaching its use to protect an electronic assembly from short circuiting. Keys that allow nanostructured chemicals such as silicon-containing agents to work in this function include: (1) its unique size, high surface area and its ability to coat surfaces; 2) its ability to uniformly disperse at nanoscopic levels and enhance surface compatibility; (3) its ability to chemically incorporate metals into the cage; (4) its inherent dielectric; (5) spraying Acupuncture ability to behave as a possible covering.
Among the nanostructured chemicals, silicon-containing agents such as polyhedral oligomeric silsesquioxane (POSS) illustrated in FIG. 1 are preferred. A preferred composition comprises a silicon-containing agent bearing reactive silanol (FIG. 2), thiol (FIG. 3) and silane (FIG. 4) functional groups. These functional groups are desirable because their interaction with the semiconductor and the metal contained in the solder is thermodynamically advantageous and makes them highly efficient. They are available as solids and oils with or without metals. Both forms are desirable carriers for agents, soluble in solvents, monomers and polymers. For POSS, the dispersion appears to be thermodynamically dominated by the mixing free energy equation (ΔG = ΔH−TΔS). The nature of the R group and the ability of the reactive group on the POSS cage to react or interact with the polymer and the surface contribute significantly to the favorable enthalpy (ΔT) term, while the entropy term (ΔS) is monoscopic. Highly desirable because of its large wrinkle size and 1.0 distribution.
In addition, silicon-containing agents such as POSS nanostructured chemicals have a spherical shape such as molecular spheres (according to single crystal X-ray scattering studies) and because they dissolve, they Effectively reduces the viscosity of polymer systems that provide sprayable and paintable coatings. Silicon-containing agents such as POSS silanes are also vapor-depositable on metal surfaces. An approach that can be applied retrofit to existing solder connections to solve the whisker generation problem for lead-free solders is a nanoscopic silicon-containing agent. Spraying or coating the entire electronic assembly, thereby protecting it from whisker formation.
As a retrofit to circuit boards containing lead-free solder, silicon-containing agents such as polyhedral oligomeric silsesquioxane (POSS) have several significant effects when applied to solder connections. POSS nano building blocks are optically transparent materials, electrically non-conductive, provide improved hydrophobicity, corrosion resistance and control of solder surface particles to mitigate whisker growth . Furthermore, as soon as they are oxidized, they readily produce silica glass. Silicon-containing agents have been applied to solder connections by brushing, spraying, dipping and vapor deposition. Thus, the ability to retrofit an already assembled circuit board at a low cost provides a guarantee against device failure based on the instability of lead-free solder connections.
Preferred compositions presented here comprise a combination of two main materials: (1) silicone, polyhedral oligomeric silsesquioxane, polysilsesquioxane, polyhedral oligomeric silicate, polysilicate Silicon-containing agents comprising nanostructured chemicals, nanostructured oligomers or nanostructured polymers from spherosilicate chemicals; and (2) solvents such as hydrocarbons, chlorinated and fluorinated hydrocarbons; supercritical fluids; and A synthetic polymer system or delivery agent comprising a polymeric and a polymerizable carrier.
Preferably, the method of incorporating the nanostructured chemical onto the surface can be accomplished by vapor deposition, spraying, dipping, paint brushing, powder coating or spray coating, and solvent assisted methods may be utilized.
An important key is the use of silicon-containing agents that have a chemical ability to bind to metal surfaces. Accordingly, reactive groups such as silanol, silane, thiol, phosphine, amine, alcohol, ether, acid, ester are preferred and desirable. Due to its chemistry, the silicon-containing agent can be adapted to contain more than one of such reactive groups. Similarly, the compatibility of the silicon-containing agent with the surface can be controlled by changing the type and number of reactive groups on the nanoscopic cage.
Examples General process variables applicable to the whole process As is typical for chemical processes, there are many variables that can be used to control purity, selectivity, speed, any process mechanism and economy . Variables affecting the process for the use of nanostructured chemicals and particularly silicon-containing agents as effective coatings for lead-free solders include nanoscopic agent size, polydispersity and composition. Similarly, the molecular weight, polydispersity and composition of the polymer system or the type of solvent that may be used can be adapted to suit the requirements. Blending processes such as melt blending, dry blending and solution blending are all effective in mixing and alloying nanoscopic silica agents into coatings with desirable properties.
Nanostructured chemicals can also be added to a container containing the desired polymer, prepolymer or monomer to produce a single homogeneous phase, or a sufficient amount of organic solvent (eg, hexane, toluene, dichloromethane). Etc.) or in a fluorinated solvent. The mixture is then stirred under high shear at a temperature sufficient to ensure proper mixing and the organic solvent is then removed and recovered using a similar type of process, including vacuum or distillation. .
Note that supercritical fluids such as CO 2 can be used as an alternative to combustible hydrocarbon solvents. The resulting formulation can then be used directly or for subsequent processing.
Example 1. Tin Whisker Mitigation A matte Sn surface is used to evaluate the effectiveness of the POSS coating on whisker growth. A matte Sn surface on copper is made using immersion plating. The matte Sn-coated Cu band was bent to a certain radius to produce compressive strain. Three different curvatures were used; 1.31; 3.16 and 15.96 mm. The copper strip has dimensions of 25 mm × 10 mm × 0.5 mm, and the bending radii correspond to outer fiber strains of 1.5%, 7.2% and 16.1%, respectively.
A quantitative assessment of whisker growth was made using a parameter known as the Whisker Index (WI), which is described in Xu, et al., IPC SMEMA APEX Conference , Jan. 19, 2002, pp. 506-2.1 to It was described in 506-2.6. This method specifies a weighting factor according to whisker length based on the criticality for the selected line spacing. The weighting factors used in this study are based on 100 mm line spacing, with “0” and “100” being whisker lengths less than 5 μm and greater than 50 μm, respectively. Whisker lengths of 5-10 μm and 10-50 μm are designated weighting factors “1” and “10”, respectively. Using this scheme, WI = (number of whiskers in each category) × (weighting factor for category).
FIG. 5 shows a plot of whisker index versus time (weeks). Whisker growth was observed to require compressive strain since no whiskers were observed on the stretch side of all the bending samples evaluated. A comparison of the POSS-coated mat Sn whisker index versus the control mat Sn shows that the time required for initial whisker growth is extended by a factor of four. Furthermore, it was observed that the thickness of the whisker becomes thinner with a factor of 2. Thus, under appropriate contamination conditions, whisker growth could be mitigated and greatly delayed by the application of such silicon-containing agents.
Since whisker growth and atomic migration are considered obvious forms of stress relaxation, the effects of silicon-containing agents that retain mono- and poly-functional groups were evaluated. In all cases, wrinkles retaining polyfunctional groups were more effective for relaxation than monofunctional groups. However, monofunctionalized soot was effective in providing relaxation and improved surface hydrophobicity. Surface hydrophobicity and whisker mitigation are desirable for airtight environments.
Example 2. Ready-made solder joint coatings To evaluate the effectiveness of POSS coatings for bonding to solder surfaces, lead-containing solders, silver-tin and silver-tin-copper solders were coated with POSS silanols, POSS thiols and POSS silanes. . Both solution dipping and spray techniques were used to apply POSS. The surface was then cleaned and examined using an electron microscope. FIG. 6 shows the deposition of POSS soot in the solder particles. This demonstrates the ability of the solder to access the solder grain boundaries. It is recognized that all solders contain an oxide layer, which is known to be reactive towards protonation. Therefore, it is necessary to use a soot that retains reactive groups for protonation through the surface oxide in order to produce metal sulfide, metal oxide and metal silicide bonds to the POSS soot. It has been found that the reactivity of soot holding thiol or silanol is more effective than the soot holding silane (hydride) functionality.
