Abstract
Description
The present invention relates to a solubilizer capable of dissolving and removing indium oxalate deposited in an etching apparatus such as ITO (indium tin oxide) and IZO (indium zinc oxide).
LCD(液晶ディスプレイ)やELD(エレクトロルミネッセンスディスプレイ)などのFPD(フラットパネルディスプレイ)表示装置において、画素の表示電極などに透明導電膜が使用されている。これら透明導電膜の材料として、ITO(酸化インジウム錫)、IZO(酸化インジウム亜鉛)などが広く使用されている。 In FPD (flat panel display) display devices such as LCD (liquid crystal display) and ELD (electroluminescence display), a transparent conductive film is used as a display electrode of a pixel. As materials for these transparent conductive films, ITO (indium tin oxide), IZO (indium zinc oxide), and the like are widely used. Usually, the processing of display electrodes using ITO and IZO uses an etching solution mainly composed of oxalic acid (for example, Patent Document 1), and wet etching ITO and IZO using a resist patterned by photolithography as a mask. By doing so, the target ITO and IZO display electrode patterns are formed.
Wet etching of ITO film or IZO film with etchant containing oxalic acid as the main component dissolves as indium oxalate by complexing indium, which is the main component of ITO and IZO, by the chelate effect of oxalic acid. Etching is in progress. These etching solutions containing oxalic acid as a main component have a problem that indium oxalate cannot be completely dissolved in the etching solution due to continuous use for a long period of time and is deposited in a wet etching apparatus (for example, Patent Document 2).
These indium oxalates are deposited in the wet etching system such as pipes, valves, filters, pumps, spray nozzles, substrate transport rollers, wet etching chamber walls, and buffer tanks, causing the following problems.
For example, abnormalities such as a decrease in the inner diameter of the pipe, opening / closing of the valve and pump operation, clogging of the filter and spray nozzle, etc. occur. When these abnormalities occur during the etching process, the influence on the etching characteristics such as a decrease in in-plane uniformity and an etching shape defect is extremely large, which becomes a fatal problem that lowers the yield of products.
Conventionally, a method for physically recovering indium oxalate deposited in the wet etching system has been taken as a countermeasure against the above problems. That is, indium oxalate deposited in the apparatus is peeled and removed by circulating and washing water or warm water at a high flow rate. In addition, for indium oxalate that could not be removed by circulation cleaning, the etching solution was completely discharged from the wet etching system, and the indium oxalate was scraped and removed manually by humans.
The present invention solves the above-mentioned conventional problems and chemically dissolves and removes indium oxalate deposited in a wet etching apparatus for a transparent conductive film made of an indium tin oxide (ITO) film or an indium zinc oxide (IZO) film. An indium oxalate solubilizer is provided.
As a result of intensive studies to solve the above problems, the present inventors have found that an aqueous alkaline solution containing aminopolycarboxylic acid can efficiently dissolve and remove indium oxalate. As a result of further research, it has been found that the maximum dissolution amount of indium oxalate can be increased by further including a compound comprising an aminopolycarboxylic acid amine salt, and the present invention has been completed.

In the case of use for the electronic industry, a substance containing an alkali metal such as sodium or potassium can be a deteriorating factor of the electrical characteristics of the device, and is preferably an ammonium salt or an amine salt.
Examples of the alkali component used in the indium oxalate solubilizer of the present invention include ammonia, sodium hydroxide, potassium hydroxide, and tetramethylammonium hydroxide. When used for the electronic industry, products containing alkali metals such as sodium and potassium can be a deteriorating factor in the electrical characteristics of the device. From the viewpoint of the above, ammonia is most preferable.
The concentration of the aminopolycarboxylic acid and the salt thereof of the present invention is preferably 1 to 40% by weight in total, more preferably 1 to 20% by weight, and most preferably 1 to 10% by weight. If it is less than 1% by weight, a sufficient chelating effect cannot be obtained, and the dissolved amount of indium oxalate is very small. Moreover, when the addition amount exceeds 40% by weight, an effect commensurate with the addition amount cannot be obtained, and it is not economical.

The indium oxalate solubilizer of the present invention preferably contains a compound selected from the group consisting of at least aminopolycarboxylic acids from the viewpoint of chelating ability.
More preferably, it further comprises an aminopolycarboxylic acid amine salt as an additional chelating agent. By adding an additional chelating agent selected from the group consisting of aminopolycarboxylic acid amine salts to a chelating agent selected from the group consisting of aminopolycarboxylic acids and salts thereof, the present inventors can use the chelating agent alone. It has been found that a chelating effect higher than that used can be exhibited.
Examples of the aminopolycarboxylic acid amine salt include ethylenediaminediacetic acid, ethylenediaminetetraacetic acid, diethylenetriaminepentaacetic acid, triethylenetetraaminehexaacetic acid, trans-1,2-cyclohexanediaminetetraacetic acid, and amine salts thereof. Among them, ethylenediaminetetraacetic acid amine salt is preferable from the viewpoint of acquisition cost and chelating ability.
The amines used in these aminopolycarboxylic acid amine salts include alkanolamines represented by monoethanolamine, diethanolamine, triethanolamine, monoisopropanolamine, diisopropanolamine, triisopropanolamine, and monomethylamine. And alkylamines represented by monoethylamine, isopropylamine, mono-n-butylamine and the like. In particular, alkanolamines have a plurality of ligands and have the ability to generate metal chelates, and are considered to easily generate stable chelate compounds with indium.
The concentration of the aminopolycarboxylic acid used together with the aminopolycarboxylic acid amine salt is preferably 1 to 20% by weight, more preferably 1 to 10% by weight. If the concentration of aminopolycarboxylic acid is less than 1% by weight, a sufficient chelating effect cannot be obtained and the amount of dissolved indium oxalate is very small. Moreover, if the addition amount exceeds 20% by weight, an effect commensurate with the addition amount cannot be obtained, and it is not economical.
The concentration of the aminopolycarboxylic acid amine salt used as the additional chelating agent is 1 to 20% by weight, and the preferred concentration is 1 to 10% by weight. If the concentration of the aminopolycarboxylic acid amine salt is less than 1% by weight, a sufficient chelating effect cannot be obtained, and the amount of dissolved indium oxalate is slightly improved. Moreover, if the addition amount exceeds 20% by weight, an effect commensurate with the addition amount cannot be obtained, and it is not economical.
The concentration of the aqueous alkaline solution used in the indium oxalate solubilizer of the present invention must be adjusted to a pH range where the aminopolycarboxylic acid chelating agent works most effectively. Also in the indium oxalate solubilizer of the present invention containing an aminopolycarboxylic acid amine salt, it is necessary to adjust to a pH range where the chelating agent works most effectively. The amount of the alkali aqueous solution added is preferably within the range of 9 to 11, more preferably within the range of 10 to 11. When the pH is less than 9, a sufficient chelating effect cannot be obtained and the dissolved amount of indium oxalate is very small. Further, as the pH approaches 1, the dissolved amount of the chelating agent itself decreases and precipitates in the solution. If the added amount exceeds pH 11, a sufficient chelating effect cannot be obtained, and the dissolved amount of indium oxalate is very small and not economical.
As a preferred method of using the indium oxalate solubilizer according to the present invention, there is a method of cleaning the inside of a wet etching apparatus system of a transparent conductive film made of an indium tin oxide (ITO) film or an indium zinc oxide (IZO) film. First, the ITO etching solution is completely discharged from the wet etching system of the transparent conductive film made of indium tin oxide (ITO) film or indium zinc oxide (IZO) film, and is circulated with water or warm water until the pH becomes neutral. Repeat washing and discharging. Next, the indium oxalate solubilizer of the present invention is put into the etching apparatus system, and circulation cleaning is performed for 4 hours or more. After the cleaning is completed, the indium oxalate solubilizer is discharged, and finally circulating cleaning with water or warm water is performed.
The washing temperature may be any temperature as long as it dissolves indium oxalate, but is preferably 30 to 50 ° C., more preferably about 40 ° C. from the viewpoint of solubility.
The cleaning method of the present invention dissolves and removes indium oxalate deposited at one or more locations selected from piping, valves, filters, pumps, spray nozzles, substrate transfer rollers, wet etching chamber walls, and buffer tanks. It is possible.
Since the dissolving agent of the present invention has a sufficiently high solubility of indium oxalate, it is possible to easily recover indium which is a rare metal from the used cleaning liquid of the present invention.
Hereinafter, the present invention will be described more specifically with reference to Examples and Comparative Examples, but the present invention is not limited to these Examples.
From Table 1, pH due to ammonia concentration also increased it can be seen that tends to increase. On the other hand, as for the dissolved amount of indium oxalate, the ammonia concentration at which the pH was around 10.0 to 11.0 showed a maximum value in the 5.0 to 10.0% by weight region.
Comparative Example 1
From Table 1 and Comparative Example 1, as a composition that does not contain ammonia, an attempt was made by adding raw materials and water so as to be 5.0% by weight of ethylenediaminetetraacetic acid. I couldn't.
It can be seen from Comparative Example 1 that an alkaline solution such as aqueous ammonia is required to dissolve ethylenediamminetetraacetic acid.
As shown in Table 2, the amount of dissolved indium oxalate tends to increase as the addition amount of ethylenediaminetetraacetic acid, which is a chelating agent, increases.
Table 4 shows the relationship between ethylenediaminetetraacetic acid amine salt and the pH and indium oxalate dissolution amount by ammonia. Many ethylenediaminetetraacetic acid amine salts are commercially available from chelating agent manufacturers. For example, it is commercially available under the trade names such as Kyrest M, Kyrest M-50, and Kyrest OH from Kyrest Inc. Among them, Kirest M-50 is particularly preferable because it has a large chelating effect and is in the form of a solution, so that a dissolving agent can be easily prepared.
A chelating agent other than ethylenediaminetetraacetic acid, trans-1,2-cyclohexanediaminetetraacetic acid (5.0% by weight) and ammonia (7.0% by weight) were dissolved in water to prepare a solubilizer. The pH of the solution is 10.1.
The prepared solubilizer was heated to 40 ° C., and indium oxalate was added to the solubilizer, followed by stirring for 4 hours, and the solubility was investigated. As a result, it was possible to dissolve up to 2.9% by weight of indium oxalate.
As a result, it can be seen that even when a chelating agent other than ethylenediaminetetraacetic acid is used, there is an effect of dissolving indium oxalate.
Effect of amine salt as an additional chelating agent To the composition using ethylenediaminetetraacetic acid as a chelating agent, Kirest M-50, an amine salt of ethylenediaminetetraacetic acid, was added as an additional chelating agent. It melt | dissolved in water so that ethylenediaminetetraacetic acid might be 5.0 weight%, Kirest M-50 might be 5.0 weight%, and ammonia might be 5.0 weight%. The pH of the solution is 10.2.
The prepared solubilizer was heated to 40 ° C., and indium oxalate was added to the solubilizer, followed by stirring for 4 hours, and the solubility was investigated. As a result, it was possible to dissolve up to 6.5% by weight of indium oxalate.
The combined use of ethylenediaminetetraacetic acid and ethylenediaminetetraacetic acid amine salt resulted in an increase in the maximum dissolution amount of indium oxalate.
As described above, conventionally, indium oxalate was peeled and removed by circulating cleaning using physical force due to a strong flow of water or hot water.
