Abstract
Description
The present invention relates to a cleaning agent for removing fluorine-based scale.
In recent years, flat display devices having a structure in which a thin film transistor, an electron-emitting device, and the like are formed on a glass substrate have been widely used.
When manufacturing such a flat display device, an insulating film made of a thin film of silicon dioxide or silicon nitride contains a hydrofluoric acid-based etchant, for example, ammonium fluoride as a buffering agent and hydrofluoric acid as an etchant. A process of patterning by etching with a buffered hydrofluoric acid solution (BHF) is widely performed (see Patent Documents 1 and 2).
By the way, in such an insulating film patterning step, not only the above-described insulating film is etched, but also the surface of the underlying glass substrate is etched to a depth of about several μm. Here, the aluminum content, calcium content, strontium content, magnesium content, etc. contained in the glass are once dissolved in the etching solution as cations, but directly react with fluorine ions to dissolve insoluble fluoride (AlF 3 , CaF 2 , SrF 2 , MgF 2 ) and precipitates as a fluorine-based scale in a wet etching apparatus that comes into contact with the etching solution during the patterning process, causing various problems. For example, pumping of the etching solution, clogging of the filter, clogging of the spray nozzle, stop of opening / closing of the valve, reduction of the inner diameter of the pipe, operation stop of the work transfer system, reduction of accuracy of various sensors, etc. may occur. When such a problem occurs during the patterning process, the patterning object becomes a defective product, resulting in a decrease in product yield. In particular, these tendencies become prominent when etching several hundred μm in order to adjust the thickness of the glass substrate.
For this reason, conventionally, in view of the fact that the fluorine-based scale is hardly soluble in a general aqueous detergent, an operation for physically removing the fluorine-based scale is performed. For example, for a circulation system such as a pump, piping or valve of a wet etching apparatus, hot water of about 40 ° C. is stored in an etching solution tank, and the fluorine-based scale is peeled off by vigorously circulating it. . Further, the fluorine-based scale fixed to various sensors is removed from the wet etching apparatus and scraped off with a brush or the like.
However, in the case of the hot water circulation cleaning performed for the circulation system of the wet etching apparatus, it is easy to remove the relatively new fluorine-based scale that has not passed so much since it is attached to the circulation system. There is a problem that it is difficult to remove a relatively old fluorine-based scale or a fluorine scale adhering to a portion where the flow rate of hot water falls, because it is difficult to peel off. Furthermore, there is a problem that the clogging of the spray nozzle and the filter occurs secondarily due to the peeled fluorine scale.
In addition, when removing fluorine-based scales that are fixed to various sensors and cannot be removed sufficiently with warm water, it is cumbersome and lengthy to remove the various sensors from the wet etching device and to reattach them after cleaning. There is a problem that a time-consuming operation is required, and a decrease in productivity is inevitable.
An object of the present invention is to solve the above-described conventional problems, and an object of the present invention is to make it possible to dissolve and remove fluorine-based scales in a cleaning solution chemically and stably, not by physical means.
The present inventors have found that a cleaning agent in which two different specific chelating agents are used in combination under an alkaline condition is effective in removing the fluorine-based scale, and has completed the present invention.
That is, the present invention provides 1 to 20% by weight of a first chelating agent selected from alkylene polyamine polyacetic acid or ammonium salt or alkali metal salt thereof,
1 to 20% by weight of a second chelating agent selected from a carboxylic acid which may have a hydroxyl group or an ammonium salt or an alkali metal salt thereof and different from the first chelating agent,
Fluorine-based scale remover containing an alkali agent in an amount sufficient to adjust the pH of the cleaning agent to 9 to 11 and water, and the total amount of the first chelating agent and the second chelating agent is 5 to 30% by weight Provide a cleaning agent.
The fluorine-based scale removing detergent of the present invention can solubilize water-insoluble or insoluble fluorine-based scale metal components in water due to its chelating effect.
The cleaning agent for removing a fluorine-based scale according to the present invention is a combination of a first chelating agent and a second chelating agent which are different from each other, dissolved in water, and adjusted to pH 9 to 11 with an alkaline agent. Here, the chelating agent is a group (for example, —COOH, —NR 1 R 2 (here, R 1 , R 2 ) having a donor atom (for example, O, N, S, etc.) capable of supplying electrons to a metal ion. Is a hydrogen atom, an alkyl group, etc.), an organic compound having a plurality of ligands defined as -OH, etc., and binds to a metal ion at a ratio of 1: 1 or more to form a water-soluble complex salt. It can be.
In the present invention, different first chelating agents and second chelating agents are used in combination. This is because when only one of them is used as a chelating agent, the ability to dissolve the fluorine-based scale is reduced, so the removal rate is greatly reduced, and once it is complexed and dissolved, it can be precipitated again. This is because the nature increases. Here, the first chelating agent captures a metal such as calcium or magnesium with one or two molecules (or ions), but is considered to preferentially capture the second chelating agent. On the other hand, the second chelating agent promotes the formation of a water-soluble complex salt of a fluorine-based metal by the first chelating agent, and the metal itself that could not be captured by the first chelating agent or the first chelating agent itself. The metal liberated from the complex salt formed from the chelating agent is recaptured.
As a 1st chelating agent, what is selected from alkylene polyamine polyacetic acid or its ammonium salt or alkali metal salt, for example, diaminetetraacetic acid ammonium salt is mentioned. Specific examples thereof include ethylenediaminediacetic acid, ethylenediaminetetraacetic acid, diethylenetriaminepentaacetic acid, triethylenetetraaminehexaacetic acid, trans-1,2-cyclohexanediamine-tetraacetic acid, hydroxyethylethylenediaminetriacetic acid, dihydroxyethylethylenediaminediacetic acid, 1 , 3-propanediaminetetraacetic acid, ammonium salts thereof, or alkali metal salts such as sodium and potassium. Among these, diaminetetraacetic acid ammonium salts, particularly ethylenediaminetetraacetic acid ammonium salt is preferably mentioned from the viewpoint of metal ion capturing ability and availability cost.
Moreover, as a 2nd chelating agent, what is selected from carboxylic acid or oxycarboxylic acid, its ammonium salt, or alkali metal salt, for example, hydroxycarboxylic acid ammonium salt, is mentioned. Specific examples thereof include oxalic acid, succinic acid, malic acid, tartaric acid, adipic acid, citric acid, gluconic acid, ascorbic acid, hydroxyacetic acid, maleic acid, fumaric acid, and ammonium salts or alkali metal salts thereof. It is done. Among these, hydroxycarboxylic acid ammonium salts, particularly ammonium citrate salts are preferred from the viewpoint of metal ion capturing ability and cost of acquisition.
The blending amount of the first chelating agent and the second chelating agent is 1 to 20% by weight, preferably 6 to 18% by weight of the cleaning agent. This is because when the blending amount is less than 1% by weight of the cleaning agent, the dissolving power is insufficient, and when it exceeds 20% by weight, an effect commensurate with the addition amount cannot be obtained and the cost increases. Here, the total amount of the first chelating agent and the second chelating agent is 5 to 30% by weight. This is because if the total amount of the first chelating agent and the second chelating agent is less than 5% by weight, the dissolving power is insufficient, and if it exceeds 30% by weight, the effect corresponding to the added amount cannot be obtained and the cost is increased. . Moreover, the amount (parts by weight) of the second chelating agent with respect to 100 parts by weight of the first chelating agent is preferably 100: 80 to 20, more preferably 100: 60 to 40.
The cleaning agent of the present invention further contains an alkaline agent. The alkaline agent neutralizes the free hydrofluoric acid and adjusts the pH to a pH range in which the first chelating agent and the second chelating agent exhibit good chelating ability, that is, pH 9 to 11, preferably 10 to 11, and fluorine type. It has the effect of extracting fluorine atoms from the scale. Examples of such an alkaline agent include ammonia, tetramethylammonium hydroxide, sodium hydroxide and the like. Here, when the pH of the cleaning liquid is out of the range of 9 to 11, the complex formation rate is significantly reduced.
The blending amount of the alkaline agent in the cleaning agent of the present invention is an amount sufficient to adjust the cleaning liquid to pH 9 to 11, and is usually 2 to 10% by weight of the cleaning agent.
The cleaning agent of the present invention uses a balanced amount of water as a solvent for dissolving the first chelating agent, the second chelating agent and the alkali agent.

The cleaning solution was changed about every 4 hours. The obtained results are shown in FIG. It can be seen that the aluminum concentration after about 13 hours does not increase after two liquid exchanges.
Example 3
A cleaning solution was prepared by increasing the blending amounts of ethylenediaminetetraacetic acid ammonium salt, ammonium citrate salt and ammonia water four times as in Example 1. That is, by adding 64 parts by weight of water to 16 parts by weight of ammonium salt of ethylenediaminetetraacetic acid, 8 parts by weight of ammonium citrate salt and 12 parts by weight of 15N aqueous ammonia, and uniformly dissolving, a detergent having a pH of 10.8 is obtained.
