(評価方法)
得られた、本発明例、比較例、および従来例のリードフレームについて、下記試験および基準により評価を行った。
(1)防錆皮膜厚測定:オージェ電子分光分析装置において、深さ方向に定性分析を行い、カーボンの検出深さより防錆皮膜厚さを算出した。
(2)反射率測定:分光光度計(U−4100(商品名、株式会社日立ハイテクノロジーズ製))において、全反射率を400nm〜800nmにかけて連続測定を実施した。このうち、400nm、600nm、および800nmにおける反射率(%)を表2に示す。
(3)耐食性:硫化試験(JIS H8502記載)、H2S 3ppm、 24時間後の腐食状態について、レイティングナンバー(RN)評価を実施した。結果を表2に示す。
(4)ワイヤーボンディング性:ボンダーとしてSWB−FA−CUB−10(商品名、株式会社新川製)、25μm金ワイヤー使用、190℃、キャピラリーとして1570−17−437GM(型番名、クアーズテックジャパン合同会社製)を使用し、

の条件でワイヤーボンディングを実施、接合可否を確認した。ボンディング可能であるものを「○」、ボンディングできなかったものを「×」とし、表2に示した。
(5)曲げ加工性:作製したリードフレームにおいて、長さ30mm、幅10mmのサンプルを、長さ方向が圧延方向と平行になるように切り出し、プレス機(日本オートマチックマシン株式会社製)で曲げ半径R=0.5mmで曲げ加工性を調べた。加工した試験片の最大曲げ加工部をマイクロスコープ(キーエンス社製)を用いて175倍に拡大して観察し、曲げ加工性を判定した。最大曲げ加工部を観察した結果、割れが存在しないものを「良」と判定して表に「○」印を付し、シワや軽微な割れが存在するものを「良」と判定して表に「△」印を付し、大きな割れが存在するものを「不可」と判定して表に「×」印を付して、それぞれ表2に示した。曲げ加工性の評価は、「可」以上の評価のものを実用レベルとした。なお、この項目は参考のために示すものであり、上記(1)〜(4)の各項目の評価を満足すれば、そのサンプルは用途を選べば実用上問題はない。
(6)放熱性(熱伝導性):基材の導電率がIACS(International Annealed Copper Standard)で10%以上であるものを熱伝導性が高いとして「○」とし、10%未満であるものを熱伝導性が低いとして「×」とし、表2に示した。これは、導電率と熱伝導性はほぼ比例関係にあり、IACSで10%以上の導電率があるものは熱伝導性がよく放熱性も高いと判断される。なお、この項目は参考のために示すものであり、上記(1)〜(4)の各項目の評価を満足すれば、そのサンプルは用途を選べば実用上問題はない。

The maximum bending portion of the processed test piece was observed using a microscope (manufactured by Keyence Corporation) with a magnification of 175 times, and bending workability was determined. As a result of observing the maximum bending part, it is determined that the crack does not exist as “good” and the table is marked with “○”, and the one with wrinkles and minor cracks is determined as “good”. Are marked with “Δ”, those having large cracks are judged as “impossible”, and “x” is marked in the table, respectively. The bending workability was evaluated as “practical” or higher. In addition, this item is shown for reference, and if the evaluation of each item of the above (1) to (4) is satisfied, the sample has no practical problem if the use is selected.
(6) Heat dissipation (thermal conductivity): A substrate having an electrical conductivity of 10% or more in terms of IACS (International Annealed Copper Standard) is considered to be “◯” if the thermal conductivity is high, and less than 10%. The results are shown in Table 2 as “x” because the thermal conductivity is low. This is because the conductivity and thermal conductivity are in a substantially proportional relationship, and those having a conductivity of 10% or more in IACS are judged to have good thermal conductivity and high heat dissipation. In addition, this item is shown for reference, and if the evaluation of each item of the above (1) to (4) is satisfied, the sample has no practical problem if the use is selected.
なお、表1に示す、中間層厚、反射層厚、防錆皮膜厚は、平均値(任意の10点の測定値の算術平均)としての厚さである。各層厚は、蛍光X線膜厚測定装置(SFT9400:商品名、セイコーインスツル株式会社(SII)製)を用いて測定した。
防錆皮膜厚が厚すぎる比較例では、ワイヤーボンディングのエラーが出現している。また、従来例1は耐食性が低く、従来例2は反射特性が低い。これに対し、本発明例のものは、反射特性を低下させることなく耐食性が向上しており、さらにはワイヤーボンディング特性も良好であることが分かる。
なお、5μmを超えて被覆した場合(本発明例31)は、曲げ加工性がやや劣る。
放熱特性に関しては、導電率の良好な金属またはその合金をリードフレーム基体として利用したもの(本発明例1〜31)のほうが、鉄または鉄合金を基体として使用しているもの(本発明例32、33)と比較して優れている。なお、本発明例32、33のリードフレームは、放熱性よりも機械的強度が求められる用途に適している。
