得られた、本発明例、比較例、および従来例のリードフレームについて、下記試験および基準により評価を行った。
(1)反射率:分光光度計((株)日立ハイテクノロジーズ製、商品名:U−4100)において、全反射率を300nm〜800nmにかけて連続測定を実施した。このうち、300nm、500nm、および800nmにおける反射率(%)を表2に示す。ここで、波長300nmの反射率が30%以上、波長500nm及び800nmの反射率が70%以上を実用レベルと判断した。
(2)耐食性:硫化試験(JIS H 8502記載)、H2S 3ppm、24h後の腐食状態について、レイティングナンバー(RN)評価を実施した。結果を表2に示す。ここで、耐食性が良好なレベルとして、RNが9以上で長期信頼性が良好であると判断した。
(3)放熱性(熱伝導性):基材の導電率がIACS(International Annealed Copper Standard)で10%以上であるものを熱伝導性が高いとして「○」とし、10%未満であるものを熱伝導性が低いとして「×」とし、表2に示した。これは、導電率と熱伝導性はほぼ比例関係にあり、IACSで10%以上の導電率があるものは熱伝導性がよく放熱性も高いと判断される。なお、この評価は参考評価であって、熱伝導性が低いものであっても、実用性を否定するものではない。The obtained lead frames of the present invention example, comparative example, and conventional example were evaluated according to the following tests and standards.

(2) Corrosion resistance: Rating number (RN) evaluation was performed about the sulfurization test (described in JIS H8502), H 2 S 3 ppm, and the corrosion state after 24 hours. The results are shown in Table 2. Here, it was judged that RN was 9 or more and long-term reliability was good as a level with good corrosion resistance.
(3) Heat dissipation (thermal conductivity): a substrate having an electrical conductivity of 10% or more in IACS (International Annealed Copper Standard) is regarded as “◯” as high thermal conductivity, and less than 10%. The results are shown in Table 2 as “x” because the thermal conductivity is low. This is because the conductivity and thermal conductivity are in a substantially proportional relationship, and those having a conductivity of 10% or more in IACS are judged to have good thermal conductivity and high heat dissipation. なお、表1に示す、下地層厚、最表層厚は平均値(任意の10点の測定値の算術平均)としての厚さである。
表2に示される結果から明らかなように、銅または銅合金、アルミニウムまたはアルミニウム合金上に純銀層を設け、その上層に耐食性に優れた金属材料からなる皮膜を本発明で規定する厚さの範囲内で設けることで、反射特性、特に300nmでの反射率が、従来の銀では数%レベルだったものが数十%レベルにまで改善した。このことは、紫外域の反射率向上によりこれらの波長を利用した光半導体に適用できる。また、最表層の皮膜の厚さが厚すぎると、光が純銀層まで到達することができないので最表層の光学特性が強まるため、純銀の可視広域における良好な反射特性を消失してしまい、実用レベルである70%を割ってしまうことが分かる。
放熱特性に関しては、導電率の良好な金属またはその合金をリードフレーム基体として利用すると、鉄または鉄合金(本発明例38、39)などと比較して良好である。なお、本発明例38、39のリードフレームは、放熱性よりも機械的強度が求められる用途に適している。In addition, the base layer thickness and the outermost layer thickness shown in Table 1 are thicknesses as average values (arithmetic average of arbitrary 10 measured values).

This can be applied to optical semiconductors using these wavelengths by improving the reflectivity in the ultraviolet region. In addition, if the outermost layer is too thick, the light cannot reach the pure silver layer and the optical properties of the outermost layer are strengthened. With regard to heat dissipation characteristics, when a metal having good conductivity or an alloy thereof is used as a lead frame substrate, it is better than iron or iron alloys (Invention Examples 38 and 39). The lead frames of Examples 38 and 39 of the present invention are suitable for applications where mechanical strength is required rather than heat dissipation.
実施例2
厚さ0.15mm、幅30mmのC19400からなる銅合金上に、下地層としてニッケルめっき層を1.0μm、その上層に純銀層を形成し、最表層としてPtめっき層を表3に示す厚さで形成し、本発明例40〜63および比較例3〜7のリードフレームを得た。それぞれのめっき手順や液組成は実施例1の手順と同様であり、純銀層の形成については光沢銀めっき及び無光沢銀めっきを用いた。また、純銀層のRaおよびめっき厚を調整するに当たり、光沢銀めっきおよび無光沢銀めっきにおいて、電流密度を0.1〜10A/dm2の条件で調整した。また、純銀層のRaは実施例1と同様、接触式表面粗さ計(サーフコーダ SE−30H(商品名):(株)小坂研究所製)により測定した。Example 2
