Abstract
Description
The present invention relates to an apparatus for plasma processing an object to be processed, and more particularly to a plasma processing apparatus suitable for processing an object to be processed which is easily deteriorated by plasma light.
In
For example, when ashing a photocurable resin with a plasma processing apparatus, the photocurable resin may be irradiated not only with plasma gas but also with plasma light. When the photocurable resin is irradiated with plasma light, the photocurable resin is cured and ashing becomes difficult. Also in the structure of
In view of the above circumstances, the present invention prevents the processing object or the like from being irradiated with the plasma light generated in the plasma generation unit when the processing gas is turned into plasma and sprayed onto the processing object, and the processing object is plasma processed. The object of the present invention is to prevent problems such as deterioration (for example, photocuring) of an object to be processed.
In order to solve the above problems, the present invention is directed to an apparatus for performing plasma surface treatment by blowing a processing gas through a discharge space and bringing it into contact with an object to be processed disposed in a processing space outside the discharge space.
A plasma generation unit that forms the discharge space; and a blow-out nozzle having a blow-out path therein. One end of the blow-out path is a plasma inlet that is connected to the discharge space, and the other end of the blow-out path is in the processing space. A light-shielding member that blocks light from the plasma inlet to the outlet is provided inside the outlet so as to allow gas flow in the outlet. To do.
Plasma light generated in the discharge space enters the blow-out path from the plasma inlet. Of this plasma light, the light traveling toward the outlet is blocked by the light shielding member. Therefore, it is possible to prevent the plasma light from being directly irradiated to the object to be processed through the blowout port, or to prevent the plasma processing apparatus from being directly irradiated to the constituent members and peripheral devices. As a result, it is possible to prevent problems such as deterioration of an object to be processed due to light irradiation and deterioration of constituent members and peripheral devices of the plasma processing apparatus due to light irradiation.
The volume of the blowing path is a size that can shield the plasma light, and is preferably as small as possible, and the area of the inner wall of the blowing path is preferably as small as possible. Thereby, it can suppress that the energy of plasma gas is dissipated by natural radiation or the collision with a wall surface.
It is preferable that a straight line connecting an arbitrary point in the plasma inlet (including the edge of the plasma inlet) and an arbitrary point in the outlet (including the edge of the outlet) intersects the light shielding member.
Thus, the plasma light traveling from the plasma inlet to the outlet can be reliably blocked by the light blocking member. Therefore, it is possible to reliably prevent the object to be processed from being directly irradiated with plasma light, and to reliably prevent problems such as deterioration of the object to be processed due to light.
The light shielding member divides the blowout path into an introduction chamber connected to the plasma inlet and a blowout chamber connected to the blowout port, and a communication hole is formed in the light shielding member to communicate the introduction chamber and the blowout chamber. In addition, it is preferable that the communication hole is disposed at a portion outside the light shielding member from a position where a straight line connecting the edge of the plasma introduction port and the edge of the blowout port intersects the light shielding member.
The communication hole can ensure the circulation of the plasma gas. The communication hole becomes a gas flow allowing portion in the light shielding member. The plasma gas is blown out sequentially through the plasma inlet, the inlet chamber, the communication hole, the outlet chamber, and the outlet. On the other hand, a part of the plasma light can directly enter the blowout chamber through the communication hole from the plasma inlet. This light is not emitted from the outlet as it is because of the positional relationship between the straight line connecting the edge of the plasma inlet and the edge of the outlet and the communication hole. Thereby, it can prevent more reliably that malfunctions, such as quality change of a to-be-processed object, occur.
It is preferable that a light absorption layer having an absorption band with respect to light in a wavelength region that alters the object to be processed is formed on the inner surface that defines the blowing path of the blowing nozzle.
As a result, light in the wavelength region that alters the object to be processed among the plasma light incident on the inner surface of the blowing nozzle can be absorbed by the light absorption layer. Therefore, it is possible to prevent the light in such a wavelength region from being reflected by the inner surface of the blowout nozzle, and thus sufficiently to irradiate the object to be processed through the blowout port. Therefore, it can prevent that a to-be-processed object changes in quality by the light of the said wavelength range.
Here, light refers to, for example, an electromagnetic wave having a wavelength greater than 0 nm and not greater than 10,000 nm. The light absorption layer should just have an absorption band with respect to the wavelength range which changes a to-be-processed object among electromagnetic waves of 0 nm-10000 nm. Alteration refers to physical or chemical changes such as hardening, softening, and deterioration of an object to be processed.
The light absorption layer is preferably a black color.
Thereby, the absorption band of the light absorption layer can be widened, and plasma light in a wide wavelength range can be absorbed. Therefore, the amount of light reflected from the inner surface of the blowout nozzle can be reduced, and the amount of light irradiated to the object to be processed through the blowout port can be sufficiently reduced. As a result, it is possible to more reliably prevent problems such as deterioration of the object to be processed due to light.
The light absorption layer is preferably formed by a radiant treatment.
The inner surface of the blowout nozzle can be blackened by the rayent treatment. Thereby, the plasma light incident on the inner surface of the blowout nozzle can be absorbed, and the amount of light reflected and leaking from the blowout port can be reduced. As a result, the amount of light irradiated on the workpiece can be reduced. As a result, it is possible to more reliably prevent problems such as deterioration of the workpiece by light. In addition, the heat resistance and corrosion resistance of the blowout nozzle can be enhanced by the radiant treatment. For example, even when the plasma exceeds several hundred degrees or contains a corrosive component, the blowout nozzle can be prevented from being thermally damaged or corroded.
It is preferable that the inner surface that defines the outlet passage of the outlet nozzle is roughened.
Thereby, the plasma light incident on the inner surface of the blowout nozzle can be scattered. Therefore, it is possible to reduce the light amount density of the plasma light that is reflected from the inner surface of the blowing nozzle and leaks from the blowing port, and as a result, the light amount density applied to the workpiece can be reduced. As a result, it is possible to more reliably prevent problems such as deterioration of the workpiece by light.
It is preferable that the arithmetic average roughness Ra of the inner surface that defines the outlet passage of the outlet nozzle is 2 μm or more.
The arithmetic average roughness Ra of the inner surface of the blowout nozzle is preferably Ra = 2 μm or more, and more preferably Ra = 4 μm or more. Thereby, the plasma light incident on the inner surface of the blowing nozzle can be reliably scattered. The upper limit of the arithmetic average roughness Ra of the inner surface of the blowing nozzle is preferably about Ra = 10 μm.
According to the present invention, it is possible to prevent the object to be processed from being irradiated with plasma light generated in the plasma generation unit, and it is possible to prevent problems such as deterioration of the object to be processed.

According to the
In the
A part L <b> 2 of the plasma light is directly incident on the inner surface of the
Of the incident light L2 and L3 incident on the blowing
Further, a part of the light L5 from the

The
The communication holes 21c of the second embodiment are arranged in two rows on the left and right, and a plurality of
In the second embodiment, the processing gas f converted into plasma in the rectangular
Also in the second embodiment, similarly to the first embodiment, the plasma light L1 traveling from the

A processing gas component is appropriately selected according to the processing target and processing content. For example, in the case of etching an inorganic material, a halogen-based gas such as CF 4 or CH 3 F may be used as a processing gas component.
