Abstract
Description
The present invention relates to a photoelectric conversion element and a method for manufacturing the photoelectric conversion element, and more particularly to a photoelectric conversion element including a semiconductor substrate having a through hole and a method for manufacturing the photoelectric conversion element.
In recent years, photoelectric conversion elements that directly convert solar energy into electrical energy, so-called solar cells, have been rapidly expected as next-generation energy sources, particularly from the viewpoint of global environmental problems. There are various types of solar cells, such as those using compound semiconductors or organic materials, but those using single crystal silicon are currently mainstream. In addition to single crystal silicon, polycrystalline silicon, amorphous silicon, and the like are often used.

However, in a structure such as the
Therefore, in order to reduce the area of the light receiving surface electrode, a solar battery cell having an MWT (Metal Wrap Through) structure has been proposed.

Specifically, when forming the light receiving

The present invention has been made to solve the above-described problems, and an object of the present invention is to provide a photoelectric conversion element capable of suppressing a decrease in power generation efficiency and a method for manufacturing the photoelectric conversion element. It is.
In order to achieve the above object, a photoelectric conversion element according to a first aspect of the present invention includes a first impurity layer of a first conductivity type, a semiconductor substrate having a through hole, and a light receiving surface of the semiconductor substrate. A second impurity layer of a second conductivity type provided in contact with the first impurity layer, a third impurity layer of a second conductivity type provided in an inner surface of the through hole of the semiconductor substrate and in contact with the first impurity layer; A light receiving surface electrode provided on a surface of the impurity layer opposite to the first impurity layer and electrically connected to the second impurity layer, and provided inside the through hole and electrically connected to the light receiving surface electrode The through-hole electrode is provided on the back side of the semiconductor substrate and is electrically connected to the through-hole electrode. The through-hole electrode is not electrically connected directly to the semiconductor substrate. Formed of a first electrode material containing an insulating material for And the back surface electrode is the back surface electrode is formed by the second electrode material containing an insulating material to avoid connecting electrically directly to the semiconductor substrate.
In the photoelectric conversion element according to the first aspect, as described above, the through-hole electrode is formed of the first electrode material containing an insulating material for preventing the through-hole electrode from being directly electrically connected to the semiconductor substrate. Then, the back electrode is formed of the second electrode material containing an insulating material for preventing the back electrode from being directly electrically connected to the semiconductor substrate, so that the through hole electrode and the back electrode are made of semiconductor by the insulating material. It is possible to suppress electrical connection directly to the substrate. Thereby, when forming the through-hole electrode and the back electrode, the first electrode material and the second electrode material do not penetrate the second impurity layer, but between the through-hole electrode and the first impurity layer of the semiconductor substrate. In addition, it is possible to suppress the occurrence of leakage between the back electrode and the first impurity layer of the semiconductor substrate. As a result, it is possible to suppress a decrease in the fill factor FF of the photoelectric conversion element, and thus it is possible to suppress a decrease in power generation efficiency of the photoelectric conversion element.
In the photoelectric conversion element according to the first aspect, as described above, since the through-hole electrode can be prevented from being directly electrically connected to the semiconductor substrate, when the through-hole electrode is formed, Even when stress is generated in the three impurity layers and cracking occurs in the third impurity layer, it is possible to suppress the occurrence of leakage between the through-hole electrode and the first impurity layer of the semiconductor substrate. Thereby, since it can suppress more that the fill factor FF of a photoelectric conversion element falls, it can suppress more that the electric power generation efficiency of a photoelectric conversion element falls.
In the photoelectric conversion element according to the first aspect, preferably, both the through-hole electrode and the back electrode are disposed between the conductive layer and the conductive layer and the semiconductor substrate, and the insulating layer is formed of an insulating material. Is included. If comprised in this way, since it can suppress that a conductive layer contacts a semiconductor substrate by an insulating layer, it can suppress easily that a conductive layer is electrically connected to a semiconductor substrate directly. it can. That is, it is possible to easily suppress the through-hole electrode and the back electrode from being directly directly connected to the semiconductor substrate. Thereby, it is possible to easily suppress the occurrence of leakage between the through-hole electrode and the first impurity layer of the semiconductor substrate or between the back electrode and the first impurity layer of the semiconductor substrate. As a result, since it can suppress easily that the fill factor FF of a photoelectric conversion element falls, it can suppress easily that the electric power generation efficiency of a photoelectric conversion element falls.
In the photoelectric conversion element in which both the through-hole electrode and the back electrode include a conductive layer and an insulating layer, preferably, the insulating layer has a first insulating material when the first electrode material and the second electrode material are heat-treated. It is formed by moving to the surface portion of the electrode material and the second electrode material. If comprised in this way, an insulating layer can be easily arrange | positioned between a conductive layer and a semiconductor substrate.
In the photoelectric conversion element in which both the through-hole electrode and the back electrode include a conductive layer and an insulating layer, preferably, the insulating material contains P 2 O 5 . If comprised in this way, while being able to form an insulating layer easily, an insulating layer can be given sufficient insulation.
In the photoelectric conversion element in which the insulating material contains a P 2 O 5, an insulating material contained in the first electrode material and the second electrode material may be a glass frit containing P 2 O 5.
In the photoelectric conversion element in which the insulating material contains P 2 O 5 , preferably, both the first electrode material and the second electrode material include a conductive material and an insulating material, and the insulating material is a conductive material. 1 to 10 parts by weight is contained with respect to 100 parts by weight. In this way, by containing 1 part by weight or more of the insulating material with respect to 100 parts by weight of the conductive material, the insulating layer sufficiently suppresses the conductive layer from being directly connected to the semiconductor substrate. be able to. Moreover, it can suppress that the resistance value of a through-hole electrode and a back surface electrode becomes large by containing an insulating material only 10 weight part or less with respect to 100 weight part of electrically-conductive materials.
According to a second aspect of the present invention, there is provided a method for manufacturing a photoelectric conversion element comprising: a step of forming a through hole in a semiconductor substrate including a first impurity layer of a first conductivity type; and a semiconductor substrate so as to be in contact with the first impurity layer. A step of providing a second impurity layer of the second conductivity type on the light receiving surface, a step of providing a third impurity layer of the second conductivity type on the inner surface of the through hole of the semiconductor substrate so as to be in contact with the first impurity layer, A step of providing a light-receiving surface electrode on a surface of the second impurity layer opposite to the first impurity layer so as to be electrically connected to the two impurity layers, and a step of disposing a first electrode material inside the through hole And a step of providing a through-hole electrode inside the through-hole so as to be electrically connected to the light-receiving surface electrode and not directly connected to the semiconductor substrate by heat-treating the first electrode material; Arranging the second electrode material on the back side of the A step of providing a back electrode on the back side of the semiconductor substrate so as to be electrically connected to the through-hole electrode and not electrically connected to the semiconductor substrate by heat-treating the material, and the first electrode material comprises: And an insulating material for preventing the through-hole electrode from being electrically connected directly to the semiconductor substrate, and the second electrode material is an insulating material for preventing the back electrode from being directly electrically connected to the semiconductor substrate. Containing.
In the method of manufacturing a photoelectric conversion element according to the second aspect, as described above, the first electrode material contains an insulating material for preventing the through-hole electrode from being directly electrically connected to the semiconductor substrate. The two-electrode material contains an insulating material for preventing the back electrode from being directly electrically connected to the semiconductor substrate. Thereby, it can suppress that a through-hole electrode and a back surface electrode are electrically connected directly to a semiconductor substrate with an insulating material. Therefore, when the through-hole electrode and the back electrode are formed, the first electrode material and the second electrode material do not penetrate the second impurity layer, and the gap between the through-hole electrode and the first impurity layer of the semiconductor substrate is not limited.
In the method for manufacturing a photoelectric conversion element according to the second aspect, as described above, since the through-hole electrode can be suppressed from being directly connected to the semiconductor substrate, the through-hole electrode is formed. In addition, even when stress is generated in the third impurity layer and cracking occurs in the third impurity layer, it is possible to suppress the occurrence of leakage between the through-hole electrode and the first impurity layer of the semiconductor substrate. . Thereby, since it can suppress more that the fill factor FF of a photoelectric conversion element falls, it can suppress more that the electric power generation efficiency of a photoelectric conversion element falls.
In the method for manufacturing a photoelectric conversion element according to the second aspect, preferably, both the through-hole electrode and the back electrode are disposed between the conductive layer, the conductive layer, and the semiconductor substrate, and are formed of an insulating material.

Next, when the n + -
Thereafter, as shown in FIG. 4, an
Specifically, an
Then, the
When the
Then, as shown in FIG. 5, an n + type impurity region 13 (silicon substrate) is formed by laser ablation in a region (inside the
Note that the method for removing the n + -type impurity region is not limited to laser ablation. For example, removal by sandblasting, alkaline or acidic solution, or removal by etching using plasma can be performed.
Thereafter, as shown in FIG. 6, a
Further, a
The silver pastes 22c and 23c contain, for example, silver powder, an insulating material made of glass frit, a resin, an organic solvent, and the like. The silver powders of the silver pastes 22c and 23c are an example of the “conductive material” in the present invention.
Here, in this embodiment, the insulating material contained in the silver pastes 22c and 23c is made of a P 2 O 5 glass frit. The glass frit of the silver pastes 22c and 23c is preferably contained in an amount of about 1 to about 10 parts by weight with respect to 100 parts by weight of silver. Furthermore, it is more preferable that the glass frit of the silver pastes 22c and 23c is contained in an amount of about 2 to about 4 parts by weight with respect to 100 parts by weight of silver.
The P 2 O 5 glass frit may contain, for example, SiO 2 or SnO 2 in addition to P 2 O 5 .
Further, silver for forming the light receiving
Thereafter, the silver pastes 21a, 22c, 23c and 25a are baked (heat treated) at a temperature of about 700 ° C. to about 900 ° C. to form the light-receiving
Specifically, the

Further, by baking (heat treatment) the

As described above, the solar battery cell 1 according to the embodiment of the present invention is manufactured.

Further, in the present embodiment, as described above, the silver pastes 22c and 23c are present between the silver powders by heat-treating the silver pastes 22c and 23c by containing the P 2 O 5 glass frit. The liquid glass to be pushed can be easily extruded to the surface portions of the
In the present embodiment, as described above, the silver pastes 22c and 23c contain glass frit in an amount of about 1 part by weight or more (more preferably, about 2 parts by weight or more) with respect to 100 parts by weight of silver. Thus, when the silver pastes 22c and 23c are heat-treated, the liquid glass can be sufficiently spread over the surface portions of the
