図3および図4(a)に示すように、有機EL用マスク2の外周には補強枠3を取り付けて構成している。有機ELディスプレイを構成するガラス基板に高精度に蒸着物質を蒸着させるために、有機EL用マスク2の厚みはミクロンオーダーの極薄の金属板が用いられる。有機EL用マスク2の厚みを極薄にすることにより、有機EL用マスク2に蒸着する有機材料が大きな角度をもって飛散したとしても蒸着領域に影を生じることなく、膜厚の均一性を確保することができる。有機EL用マスク2は極薄且つ大型の金属板であるため、単体で平面状を維持することができず、その保形性を持たせるために補強枠3を取り付けている。なお、有機EL用マスク2の保形性を持たせることができれば、補強枠3以外の方法を用いるものであってもよい。

有機EL用マスク2は金属を素材とし、規則的に配列された多数の開口部4を形成したマスク板(シャドーマスク)である。有機EL用マスク2は種々の金属を用いることができるが、ここではコバルトとニッケルとの合金が適用されるものとする。有機EL用マスク2は、発光層の有機材料を蒸着する蒸着装置(図示せず)において、有機ELディスプレイを構成するガラス基板に密着させた状態で、蒸着源から有機材料(以下、蒸着物質とする)を蒸着させるようにしている。発光層の蒸着物質としては種々のものを適用できるが、例えばアルミニウム錯体(トリスアルミニウム:Alq)等の有機金属錯体を適用できる。なお、有機金属錯体以外の有機化合物(金属が含まれているものであっても、含まれていないものであってもよい)を蒸着物質として適用するものであってもよい。蒸着源から蒸発した蒸着物質は、有機EL用マスク2の開口部4が形成されている部分から前記のガラス基板上に蒸着する。これにより、ガラス基板上の画素に対応する領域に発光層としての蒸着物質を蒸着させることができるようになる。

ベース11の上部には、所定波長のレーザを発振するレーザ光源15を配置している。レーザ光源15は、有機EL用マスク2の金属素材が反応するような波長のレーザを発振するようにする。有機EL用マスク2がコバルトとニッケルとの合金である場合には、当該合金が反応する波長域である532nm近傍のレーザを発振するようにする。有機EL用マスク2に他の素材を用いる場合には、当該素材が反応するレーザを発振するようにする。レーザ光源15から発振したレーザはガルバノミラー16に入射する。ガルバノミラー16は入射したレーザを有機EL用マスク2に向けて反射させるミラーであり、レーザの反射角を高速に変化させるレーザ走査手段になる。このために、ガルバノミラー16は自身を振動させる駆動部(図示せず)を備えており、駆動部の振動により入射したレーザの反射角が変化して、有機EL用マスク2における照射位置が変化する。レーザの反射角をY方向に変化させることにより、Y方向にレーザが走査される。レーザ光源15とガルバノミラー16とによりレーザ手段が構成されるが、これ以外にも任意の光学部品を用いるものであってもよい。

送風部17は送風手段であり、吸引部18は吸引手段である。吸引部18は回収部18Bを備えており、吸引した空気に混在している不純物(後述する遊離生成物)が回収部18Bに回収される。このため、例えばフィルタ(図示せず)等を用いて、空気と不純物とを分離するようにしている。送風部17の送風スリット17Aと吸引部18の吸引スリット18Aとは対向配設するように設けており、また送風スリット17Aと吸引スリット18Aとは同じ高さ位置に設けるようにしている。送風スリット17Aからの送風は有機EL用マスク2の表面と沿うようにし、また吸引スリット18Aからの吸引は有機EL用マスク2の表面と沿うようにしている。

以上の構成における動作について説明する。図示しない蒸着装置から取り出された有機EL用マスク2は搭載ステージ12のチャック部13により固定保持されて移動部14によりX方向に移動される。有機EL用マスク2のX方向における先端位置がガルバノミラー16の下部に位置したとき(またはその直前)に、レーザ光源15からレーザを発振する。ガルバノミラー16が高速振動することにより、有機EL用マスク2の表面をY方向にレーザが走査される。図1および図2の例では、有機EL用マスク2の全面のクリーニングを行うようにしているため、ガルバノミラー16は有機EL用マスク2のY方向における端部間をライン上に走査されるようにレーザの反射角を変化させる。移動部14はX方向に移動されるため、X方向およびY方向の2方向に面走査され、有機EL用マスク2の全面にレーザが走査される。なお、Y方向におけるレーザの走査とX方向における移動とのタイミングを取るために、移動部14による有機EL用マスク2の移動は間欠的であることが望ましい。

破砕した遊離生成物は極めて比重の小さい粉体やガスであるため、レーザによる熱衝撃により勢い良く上方に向かって飛散する。ただし、レーザの強度を過剰に弱く設定すると蒸着物質は破砕せず、また上方に向かって飛散しないおそれがある。そこで、レーザの強度は、蒸着物質を破砕して遊離生成物を飛散させるための強度を設定するようにする。一方、レーザの強度を過剰に高く設定すると、有機EL用マスク2に過剰な熱衝撃が与えられてダメージが与えられるおそれがある。このため、蒸着物質20を破砕および飛散させるために必要最低限の強度に設定することが望ましい。例えば、有機EL用マスク2の形状や蒸着物質20の材料による付着強度等に基づいて、レーザ光源15から発振するレーザの強度を最適に設定するようにする。

図4(b)は有機EL用マスク2の開口部4の拡大図を示している。この図に示すように、有機EL用マスク2の開口部4のエッジ部分4Eはテーパ形状を採用しているものが多い。前述したように、有機EL用マスク2の開口部4の開口面積が一部または全部閉塞されることにより、蒸着精度が著しく悪化ないしは使用不能になる。図4(b)に示すように、開口部4のエッジ部分4Eはテーパ形状になっているため極薄の有機EL用マスク2の中でもさらに薄い部位になっており、熱衝撃によりさらに高い破砕力が作用する。従って、この部位の蒸着物質20は非常に高い破砕力が作用して、また上方に向けて飛散しようとするエネルギーも強力になる。このため、エッジ部分4Eに絞った場合には、それほどレーザ光源15から発振されるレーザの強度はそれほど高く設定する必要がなくなる。

図5に示すように、送風部17と吸引部18とにより形成される層流状態の空気流30が形成され、この空気流30は有機EL用マスク2から所定間隔離間した位置に有機EL用マスク2の表面に沿った流れとなるように形成されている。空気流30を層流状態にするために、所定の風量および風速で送風スリット17Aから送風し、また吸引スリット18Aから吸引を行う。層流状態の空気流30とするために、風量および風速は必要最小限に設定する。また、有機EL用マスク2に向けて或いは有機EL用マスク2に接するように空気流を形成するのではなく、有機EL用マスク2からある程度離間した位置に有機EL用マスク2の表面に沿うように空気流を形成している。有機EL用マスク2には多数の開口部4を形成しており、空気流が有機EL用マスク2に衝突或いは接触すると空気流は乱流状態になり、微粒化して飛散したダストが有機EL用マスク2に再付着する。このために、層流状態の空気流30を形成している。

空気流30は有機EL用マスク2から離間した位置に形成しているため、空気流30と有機EL用マスク2との間には無風領域31が介在する。なお、無風領域31とは実質的に無風状態の流れのない領域であり、流れを持つ層流状態の空気流30とは異なる領域になる。つまり、空気流30は流れを持つ領域を形成しており、無風領域31は流れのない領域を形成している。微粒化して飛散した遊離生成物21は無風領域31を通過するが、この領域は流れがないため、遊離生成物21の進行方向に影響を与えることがない。従って、遊離生成物21は無風領域31を通過して空気流30に進入し、空気流30の流れに捕捉されて搬送される。前述したように、遊離生成物21は極めて微小な粉体やガスであることから、層流状態の空気流30により確実に捕捉されて、吸引部18に向けて回収されるようになる。換言すれば、空気流30は遊離生成物21を搬送する搬送流となる。

そして、空気流30を層流状態としており、その下部には無風領域31を形成しているため、有機EL用マスク2の表面に密着した領域は乱流になることがない。従って、有機EL用マスク2から飛散した遊離生成物21が有機EL用マスク2に舞い戻ることがなくなる。このとき、空気流30と有機EL用マスク2との間は必要最小限の間隔となるようにする。当該間隔を過剰に離間させると、微粒化して上方に飛散するダストが空気流30の高さ位置にまで届かず、回収することができなくなるためである。これにより、有機EL用マスク2から一度除去した遊離生成物21が再度有機EL用マスク2に付着することがなく、極めて高いクリーニング効果を発揮する。空気流30と有機EL用マスク2との間隔は、例えば有機EL用マスク2の開口部4の面積や開口部4の密度、有機EL用マスク2の材質等に基づいて決定することができる。

ガルバノミラー16は有機EL用マスク2のY方向にレーザを走査させているが、レーザの走査速度は非常に高速になる。このために、有機EL用マスク2の上方に予め層流状態の空気流30を広範囲にわたって形成しておく。レーザの走査速度が非常に高速であるとしても、その上方位置には必ず空気流30が形成されており、飛散した遊離生成物21は確実に空気流30の流れに捕捉されて搬送される。ここでは、有機EL用マスク2の全面に対してレーザ走査を行っており、空気流30は有機EL用マスク2の全面以上の範囲にわたって形成されているものとしている。従って、送風部17の送風スリット17Aと吸引部18の吸引スリット18Aとは、それぞれスリット長を有機EL用マスク2のY方向の長さよりも長く構成している。これにより、飛散した遊離生成物21を余すことなく回収することができるようになる。

以上より、有機EL用マスク2の蒸着物質20をレーザにより破砕して遊離生成物21として上方に飛散させ、空気流30により遊離生成物21を搬送して除去しているため、完全に非接触によるクリーニングを実現できる。これにより、有機EL用マスク2に対してダメージが与えられることがなくクリーニング効果を得られる。また、空気流30を有機EL用マスク2から離間した位置に層流状態としているため、遊離生成物21が有機EL用マスク2に舞い戻ることがなくなり、再付着することなく吸引部18に回収されるようになる。従って、有機EL用マスク2に対してダメージを与えることなく、確実にクリーニングを行うことができ、しかもフィルムの貼付け機構等を使用することがないため、機構の簡略化および装置の小型化を図ることができるようになる。この有機EL用マスククリーニング装置1は極めて高い洗浄効果を発揮し、99%以上の洗浄度でほぼ完全に有機EL用マスク2をクリーニングすることが可能になる。

前述した実施形態では、有機EL用マスク2の表面に沿った層流状態の空気流30を形成することで遊離生成物21を除去して、有機EL用マスク2への再付着を防止しているが、有機EL用マスク2の表面に向けて形成するものであってもよい。例えば、有機EL用マスク2から離間する方向に向けて吸引力を作用させて、レーザの走査により飛散した遊離生成物21を直交方向の吸引力により吸引させることもできる。ただし、この場合には、有機EL用マスク2に対しても吸引力が作用するため、有機EL用マスク2に歪みや変形が生じるようになる。このため、有機EL用マスク2が吸引力によってもダメージが与えられないようなある程度の厚みを有している場合には、有機EL用マスク2から離間する方向に向けて吸引力を作用させるものであってもよい。この点、空気流30を有機EL用マスク2の表面に沿った層流状態とすれば、有機EL用マスク2には空気流30による影響は全く与えられないため、極薄の有機EL用マスク2にも適用できる点で、沿った層流状態とすることが望ましい。

また、図6では有機EL用マスク2をX方向において2つの領域に分割するものを例示したが、図7のようにY方向において2つの領域に分割するようにすることもできる。この場合は、第1のレーザ光源15aと第2のレーザ光源15bとをY方向に並行に配置し、また第1のガルバノミラー16aと第2のガルバノミラー16bとをY方向に並行に配置する。第1のレーザ光源15aから発振したレーザは第1のエリア2aの走査を行い、第2のレーザ光源15bから発振したレーザは第2のエリア2bの走査を行う。前述したように、レーザの走査によるクリーニングは、洗浄度や走査速度等といった観点から、その走査幅はできる限り短い方が望ましい。図7の例では、Y方向に2つの領域に分割しているため、走査幅も図2の例に比べて半分になる。このため、各エリアのY方向における端部にレーザが入射するときの入射角も小さくすることができるため、洗浄度の差異を低減させることができるようになる。また、走査時間も大幅に少なくすることができる。このため、高速に且つ洗浄度の高いクリーニングを行うことができるようになる。

図6および図7の例ではレーザ光源15を2つ配置しているが、図8に示すようにプリズム19を用いて、1つのレーザ光源15から発振したレーザをプリズム19により分割させるようにしてもよい。プリズム19は入射光の一部を反射し、一部を透過するビームスプリッタであり、当該機能を発揮する機能膜が入射角に対して45度の角度で形成されている光学素子である。このプリズム19を用いた場合には、レーザの走査を行うことができないため、移動部14をX方向およびY方向に移動させるようにして、エリア洗浄を行う。図8の例では、有機EL用マスク2を2つの領域に分割して、プリズム19により分岐させた2つのレーザを用いてクリーニングを行っているため、クリーニング時間をおおよそ半分に短縮することができる。

前述したように、移動部14による相対移動によるクリーニングでは、クリーニング速度の面ではレーザ走査によるクリーニングよりは低速であるものの、有機EL用マスク2に対して直交方向にレーザを入射させることができ、洗浄度の面では有利である。そこで、プリズム19を複数配置して、有機EL用マスク2に対して直交する複数のレーザを設けることにより、短時間で且つ洗浄度の高いクリーニングを行うことができるようになる。このときには、レーザ光源15からのレーザのスポット径は大きくすることが望ましい。なお、プリズム19を用いなくても、例えば複数のレーザ光源15を配置して、有機EL用マスク2に対して直交方向に複数のレーザを照射させるようにしてもよい。
