Abstract
Description
The present invention relates to a method for manufacturing an oxide layer.
As an element including a Ba and Ti-containing oxide layer, for example, as described in Patent Document 1, a dielectric element in which a highly crystalline Ba and Ti-containing oxide layer is sandwiched between a pair of copper electrodes is known. It has been. In the oxide layer of Patent Document 1, a precursor layer of a metal oxide mainly composed of a metal alkoxide or a metal salt is formed on an electrode, and the precursor is heat-treated to form an oxide layer and an oxide layer. Formed by annealing at a high temperature.
However, when the electrode is a metal that is easily oxidized such as Cu, there is a problem that the metal is oxidized by annealing the precursor at a high temperature. Although it is conceivable to lower the oxygen partial pressure during annealing in order to suppress metal oxidation, this affects the electrical characteristics such as an increase in dielectric loss due to the lack of oxygen atoms in the Ba and Ti-containing oxide layer. Furthermore, the enlargement of crystal grains due to recrystallization of a metal such as Cu during high-temperature annealing and the softening of the foil when the metal material such as Cu is a foil makes the post-process extremely difficult. Further, it has been found that even when an oxide layer is generated and crystallized by irradiation with ultraviolet light instead of heat treatment, sufficient crystallization is difficult and defects such as cracks increase.
Therefore, an object of the present invention is to provide a method for producing a Ba and Ti-containing oxide layer in which oxidation of a metal layer such as Cu is difficult to occur, crystallinity is good, and cracks are hardly generated.
Therefore, the oxide layer manufacturing method of the present invention includes an amorphous layer forming step of forming an amorphous layer of Ba and Ti-containing oxide on a metal layer, and a crystallization step of crystallizing the amorphous layer of Ba and Ti-containing oxide. In the amorphous layer forming step, a precursor layer of Ba and Ti-containing oxide is formed, and an ultraviolet ray of 1 to 100 mJ / cm 2 per pulse is formed on the precursor layer of Ba and Ti-containing oxide. An amorphous layer of Ba and Ti-containing oxides having a thickness of 300 to 660 nm is formed by performing a combination of irradiation with pulsed laser light once or a plurality of times, and in the crystallization step, Ba and Ti-containing oxides are formed. The amorphous layer of the object is irradiated with an ultraviolet pulse laser beam of 60 to 400 mJ / cm 2 per pulse.
According to the present invention, the amorphization of the precursor of the Ba and Ti-containing oxide and the crystallization of the amorphous layer of the Ba and Ti-containing oxide are both performed by irradiation with ultraviolet pulse laser light. This eliminates the need to maintain the precursor layer and amorphous layer of Ba and Ti-containing oxides at a high temperature of 300 ° C. or higher before laser irradiation, thereby making it difficult for the metal layer to be exposed to high temperatures and suppressing the oxidation of the metal layer. Is done. Therefore, it is not necessary to perform amorphization or crystallization in a reducing atmosphere, and processing can be performed in the air. Further, the irradiation fluence (pulse energy per unit area) necessary for amorphizing the precursor of the Ba and Ti-containing oxide is determined when the amorphous layer of the Ba and Ti-containing oxide is crystallized. The irradiation fluence may be lower than the pulse fluence required for the laser, and by performing these in separate processes, irradiation with an appropriate irradiation fluence is possible in each process, and excessive temperature rise of the metal layer can be further suppressed. At the same time, amorphization and crystallization are suitably performed. Furthermore, in the crystallization of the amorphous layer of Ba and Ti-containing oxide, the amorphous layer having a thickness of 300 to 660 nm is crystallized by irradiating with an ultraviolet pulse laser beam. It is easy to improve, and cracks in the amorphous layer of Ba and Ti-containing oxides hardly occur. Here, in crystallization of an amorphous layer of Ba and Ti-containing oxide, if crystallization is performed with an ultraviolet pulse laser beam on an amorphous layer having a thickness of less than 300 nm, crystallization is not sufficient. The reason for this is not necessarily clear, but if the amorphous layer is thin, the heat given by the laser light is easily transferred to a metal layer such as Cu having high thermal conductivity (for example, 100 W / K · m or more at 300 K). It is considered that the film is conducted and becomes amorphous when the heated Ba and Ti-containing oxide film is rapidly cooled. On the other hand, in crystallization of an amorphous layer of Ba and Ti-containing oxide, if an amorphous layer having a thickness of more than 600 nm is formed and an ultraviolet pulse laser beam is irradiated on the amorphous layer, cracks in the amorphous layer itself have a high probability. Arise. The reason for this is not clear, but when the amorphous layer becomes thick, it is considered that cracks are likely to occur due to the generation of in-plane stress accompanying the decrease in the film thickness upon amorphization.
Here, after the irradiation with the ultraviolet pulse laser beam in the amorphous layer forming step is performed with an ultraviolet pulse laser beam of 1 to 40 mJ / cm 2 per pulse, the ultraviolet pulse laser beam of 40 to 100 mJ / cm 2 per pulse. It is preferable to carry out by irradiating.
When the precursor of the Ba and Ti-containing oxide is amorphized, if the irradiation fluence of the laser beam per pulse is increased stepwise, the energy applied at the initial stage of the amorphous layer formation can be lowered, and the gas at the time of thermal decomposition can be reduced. While it becomes easy to suppress damage to the layer due to a large amount of generation, it is possible to increase the energy applied in the later stage of formation of the amorphous layer and to reduce the undecomposed precursor component.
The crystallized Ba and Ti-containing oxide is preferably an ABO 3 type perovskite structure oxide containing Ba at the A site and Ti at the B site, which are considered to have high dielectric properties.
Thereby, it is possible to manufacture a dielectric element in which barium titanate or barium strontium titanate having excellent dielectric properties is directly formed on a metal layer as an electrode.
The metal layer is preferably a Cu layer.
Thereby, the dielectric element directly formed on the Cu layer, which is a metal that is easily oxidized, can be manufactured.
Further, the irradiation with the ultraviolet pulse laser light in the amorphous layer forming step is performed in a state where the substrate is maintained at 0 to 150 ° C., and the irradiation with the ultraviolet pulse laser light in the crystallization step is performed at 0 to 150 ° C. It is preferable to be carried out in a maintained state.
Irradiation of the ultraviolet pulsed laser light in the amorphous layer forming step is performed on the precursor layer of Ba and Ti-containing oxide set to 0 to 150 ° C., and irradiation of the ultraviolet pulsed laser light in the crystallization step is performed at 0 to 150 ° C. Amorphization and crystallization can be performed more reliably by carrying out on the amorphous layer of Ba and Ti-containing oxide.
After the crystallization step, a laser irradiation treatment step or a heat treatment step at a temperature at which the metal layer is not oxidized may be performed. Thereby, the electrical characteristics of the dielectric element can be further improved.
According to the present invention, a Ba and Ti-containing oxide layer that hardly oxidizes a metal layer, has good crystallinity, and hardly generates cracks even if it is amorphized or crystallized in an oxidizing atmosphere. The manufacturing method of can be provided.
Below, the manufacturing method of Ba and Ti containing oxide layer which concerns on this embodiment is demonstrated, referring FIGS.

Examples of the metal compound used as a precursor raw material include metal alkoxides (for example, Ti (OC 2 H 5 ) 4 , Ba (OC 2 H 5 ) 2 , Zr (OC 2 H 5 ) 4 , Sr (OC 2 H 5 ). 2 ), organic acid metal salts (for example, barium 2-ethylhexanoate, zirconyl 2-ethylhexanoate, titanium 2-ethylhexanoate, strontium 2-ethylhexanoate, laurate, acetylacetonate, etc.), etc. Examples of inorganic metal salts include metal nitrates (for example, Ba (NO 3 ) 2 , Sr (NO 3 ) 2 ), metal acetates (for example, Ba (CH 3 COO) 2 .H 2 O), metals And carbonates (BaCO 3 , SrCO 3 ) and the like.
These metal compounds are mixed with a solvent to form a solution, each solution is mixed according to the composition of the perovskite structure oxide containing Ba and Ti to be formed, and the mixed solution is applied onto, for example, a Cu layer. That's fine. Examples of the solvent include alcohols such as ethanol and methanol, toluene, xylene and the like. And the precursor layer is formed by drying the mixed solution apply | coated on Cu layer and performing hydrolysis, condensation, etc. Examples of the perovskite structure oxide containing Ba and Ti include BaTiO 3 , Ba x Sr 1-x TiO 3 , (Ba, Zr) TiO 3 , Ba (Ti, Zr) O 3 , Ba (Ti, Sn) O 3, and the like. An ABO 3 type perovskite structure oxide containing Ba at the A site and Ti at the B site is used. In particular, a metal compound containing Ba and Ti is used, and BaTiO 3 , Ba x Sr 1-x TiO 3 , and those It is preferable to form a metal oxide containing as a main component.
The thickness of the Ba and Ti-containing
(Amorphization)
Subsequently, as shown in FIG. 2, the
In particular, the irradiation with the ultraviolet pulse laser beam performed on the
In particular, 1 after an ultraviolet pulse laser beam of pulses per 1~30mJ / cm 2 was irradiated, and irradiating the ultraviolet pulse laser beam having 20~40mJ / cm 2 per pulse, Thereafter, one pulse per 40~100mJ / cm It is preferable to irradiate two ultraviolet pulse laser beams. In addition, instead of irradiating the irradiation fluence of the ultraviolet pulse laser light per pulse in a stepwise manner as described above, the irradiation fluence per pulse of the ultraviolet pulse laser light may be continuously increased.
The pulse frequency (number of pulses irradiated per second) is preferably about 1 to 400 Hz, and more preferably about 10 to 300 Hz. In addition, the irradiation time of 1 pulse can be 1-100 ns, for example.
Here, it is preferable to irradiate the ultraviolet pulse laser beam in a state where the temperature of the
In order to achieve such a temperature, specifically, for example, it can be amorphized using an apparatus as shown in FIG. That is, the
The atmosphere in the amorphization process is not particularly limited, and may be any of a reducing atmosphere, an inert atmosphere, and an oxidizing atmosphere. However, the electrical characteristics of the oxide layer such as an increase in dielectric loss due to lack of oxygen atoms In order to suppress the influence, it is preferable to perform in an oxidizing atmosphere, and it is particularly preferable to perform in an atmosphere containing oxygen such as air.
In this way, an
(Crystallization)
Subsequently, as shown in FIG. 4, the Ba and Ti-containing oxide
The pulse frequency (number of pulses irradiated per second) is preferably about 1 to 400 Hz, and more preferably about 10 to 300 Hz. In addition, the irradiation time of 1 pulse can be 1-100 ns, for example. Moreover, the total number of pulses irradiated with respect to each place of Ba and Ti containing oxide layer can be 1-5000, for example.
In addition, as in the amorphous layer forming step described above, it is preferable to irradiate the pulsed ultraviolet laser light with the temperature of the
In addition, the atmosphere in the crystallization step is not particularly limited, and may be any of a reducing atmosphere, an inert atmosphere, and an oxidizing atmosphere.
When a sufficiently thick Ba and Ti-containing oxide crystallized layer is obtained, the above-described precursor formation, amorphization, and crystallization steps are further repeated several times to obtain a thicker Ba and Ti-containing oxide. A crystalline layer of the object can also be obtained on Cu.
Furthermore, the crystallized layer of the Ba and Ti-containing oxide may be subjected to laser irradiation treatment or heat treatment at a temperature at which the Cu layer is not oxidized. As the laser irradiation process, it is preferable to use an excimer laser irradiation process. Thereby, the electrical characteristics of the dielectric element can be further improved.
According to the present embodiment, the amorphization of the Ba and Ti-containing
Here, in the crystallization of the
