Abstract
Description
The present invention relates to a flexible metal-clad laminate for chip-on-film (COF) useful as a metal-clad laminate for mounting electronic components such as integrated circuits (ICs) and large-scale integrated circuits (LSIs), and a method for manufacturing the same. About.
With the spread and development of electronic devices such as cameras, personal computers, mobile phones, and liquid crystal displays, the demand for printed wiring boards for mounting electronic components such as ICs and LSIs is rapidly increasing. In recent years, there has been a demand for downsizing, lightening, thinning, high definition, and high functionality of electronic devices. In addition to mounting methods using TAB tape and T-BGA tape, so-called chip-on-film (COF) The printed wiring board of the mounting system by has been put into practical use.
COF is a composite part in which a bare semiconductor IC chip is directly mounted on a flexible wiring board. As a flexible wiring board for COF, a flexible metal-clad laminate of an organic polymer film such as polyimide and a metal foil is used. A laminate formed with a circuit was used.
However, the flexible metal-clad laminate for COF has a problem that it becomes difficult to mount an IC chip because curling occurs in an organic polymer film such as polyimide. When mounting an IC chip, for example, it may be mounted at a high temperature (eg, 300 ° C. or higher) such as an Au—Au junction or an Au—Sn junction. The heat of the polyimide resin layer, such as the problem that the metal wiring and the IC chip bump are displaced, the problem that the wiring sinks into the thermoplastic polyimide resin layer, and the problem that the polyimide resin layer is greatly undulated. Problems due to deformation occurred.
In order to solve these problems, for example, in Japanese Patent Application Laid-Open No. 2006-190824 (Patent Document 1), an insulating layer in a COF flexible metal-clad laminate is formed of a plurality of polyimide resin layers, and a conductor and A flexible metal-clad laminate is disclosed in which the thickness of the thermoplastic polyimide resin layer in contact is 2.0 μm or less, and the glass transition temperature of the thermoplastic polyimide resin layer is 300 ° C. or higher. Japanese Patent Laid-Open No. 2007-273878 (Patent Document 2) describes a single-sided flexible metal-clad laminate in which a low thermal expansion polyimide resin layer and a high thermal expansion polyimide resin layer are sequentially formed on a conductor layer at a specific position. A single-sided flexible metal-clad laminate in which the difference in the relative strength ratio of the Raman bands and the thickness ratio of the low thermal expansion polyimide resin layer and the high thermal expansion polyimide resin layer are specified ranges, respectively, is disclosed.
This invention is made | formed in view of the subject which the said prior art has, and in a flexible metal-clad laminated board provided with the ultra-thin metal foil which has a thickness of 1-5 micrometers, an IC chip is high temperature (for example, 300 degreeC or more). It is an object of the present invention to provide a flexible metal-clad laminate that can sufficiently suppress thermal deformation of a polyimide resin layer even when mounted, and sufficiently suppress curling, and a method for manufacturing the same. .
As a result of intensive studies to achieve the above object, the inventors of the present invention, in a flexible metal-clad laminate for chip-on-film comprising an ultrathin metal foil having a thickness of 1 to 5 μm on at least one side of a polyimide resin layer, By forming a layer made of two polyimide resins having different thermal expansion coefficients as the polyimide resin layer, and making the thickness of these layers and the thermal expansion coefficient of the polyimide resin layer into specific ranges, respectively, manufacture of a chip-on film It has been found that even when an IC chip is mounted at a high temperature (for example, 300 ° C. or higher) in the process, thermal deformation of the polyimide resin layer can be sufficiently suppressed, and the present invention has been completed.

<Single-sided flexible metal-clad laminate>
First, the single-sided flexible metal-clad laminate for chip-on-film (COF) of the present invention will be described. FIG. 1 is a schematic cross-sectional side view showing a preferred embodiment of a single-sided flexible metal-clad laminate for COF of the present invention. The single-sided flexible metal-clad laminate for COF of the present invention comprises an
The

The
The

<Method for producing single-sided flexible metal-clad laminate>
Next, the manufacturing method of the single-sided flexible metal-clad laminate for COF of the present invention will be described. The method for producing a single-sided flexible metal-clad laminate for COF according to the present invention comprises a carrier having an ultrathin copper foil having a thickness of 1 to 5 μm formed on the carrier through a release layer. It is a manufacturing method of a flexible metal-clad laminated board which equips one side with the ultrathin metal foil formed by peeling. FIG. 3 is a schematic side sectional view showing an example of a single-sided flexible metal-clad laminate with a carrier before the carrier is peeled off.

It is necessary to satisfy the condition expressed by When the value of t B / t M is less than 0.2, the adhesiveness when another metal foil is further laminated on the resin layer side of the obtained single-sided flexible metal-clad laminate is insufficient. On the other hand, when the value of t B / t M exceeds 1.2, the occurrence of curling cannot be sufficiently suppressed in the obtained single-sided flexible metal-clad laminate. It is preferable that the condition represented by When the value of t B / t A is less than 0.02, there is a tendency that the adhesiveness in the case of further laminating another metal foil on the resin layer side of the obtained single-sided flexible metal-clad laminate is insufficient.
