c. 次に、主制御装置20は、エンコーダシステム150をリセット、すなわち、ウエハステージWSTの位置計測の基準座標を再設定する。
d. 次に、主制御装置20は、エンコーダシステム150を用いて、ウエハステージWSTの位置を計測しつつ、アライメント系ALGを用いて基準ウエハWF上のサーチアライメントマークM01〜M04を検出する。そして、主制御装置20は、アライメント系ALGによるサーチアライメントマークM01〜M04の検出結果と、その検出時のエンコーダシステム150の計測情報(ウエハステージWSTの位置情報)と、サーチアライメントマークM01〜M04と各区画領域Sij内に設けられた基準ウエハマークMijkとの既知の位置関係と、に基づいて、基準座標系(X,Y)上での基準ウエハマークMijkの位置を算出する。

Claims (21)
前記移動体に、既知の第1の位置関係にある複数のマークが付与された基準ウエハを、載置する工程と;
前記移動体の前記所定平面内での位置を位置計測系を用いて計測し、該位置計測系の計測結果と前記第1の位置関係とに基づいて前記移動体を駆動して、前記複数のマークのそれぞれを目標位置に位置決めする工程と;
前記複数のマークのそれぞれをマーク検出系を用いて検出し、前記複数のマークのそれぞれの実際の位置決め位置と前記目標位置との第2の位置関係を求める工程と;
前記第2の位置関係に基づいて、前記移動体の駆動精度を補正するための較正情報を作成する工程と;
